Sub-picosecond ac spin current pulses are generated optically in GaAs bulk and quantum wells at room temperature and 90K through quantum interference between one-photon and two-photon absorptions driven by two phase-locked ultrafast laser pulses that are both circularly polarized. The dynamics of the current pulses are detected optically by monitoring in real time and real space nanoscale motion of electrons with high-resolution pump-probe techniques.
We numerically demonstrate an ultrafast method to create $\textit{single}$ skyrmions in a $\textit{collinear}$ ferromagnetic sample by applying a picosecond (effective) magnetic field pulse in the presence of Dzyaloshinskii-Moriya interaction. For small samples the applied magnetic field pulse could be either spatially uniform or nonuniform while for large samples a nonuniform and localized field is more effective. We examine the phase diagram of pulse width and amplitude for the nucleation. Our finding could ultimately be used to design future skyrmion-based devices.
Detailed understanding of spin dynamics in magnetic nanomaterials is necessary for developing ultrafast, low-energy and high-density spintronic logic and memory. Here, we develop micromagnetic models and analytical solutions to elucidate the effect of increasing damping and uniaxial anisotropy on magnetic field pulse-assisted switching time, energy and field requirements of nanowires with perpendicular magnetic anisotropy and yttrium iron garnet-like spin transport properties. A nanowire is initially magnetized using an external magnetic field pulse (write) and self-relaxation. Next, magnetic …
We show that the magnetization of a thin ferromagnetic (Ga,Mn)As layer can be modulated by picosecond acoustic pulses. In this approach a picosecond strain pulse injected into the structure induces a tilt of the magnetization vector M, followed by the precession of M around its equilibrium orientation. This effect can be understood in terms of changes in magneto-crystalline anisotropy induced by the pulse. A model where only one anisotropy constant is affected by the strain pulse provides a good description of the observed time-dependent response.
Using femtosecond optical pulses, we have investigated the ultrafast magnetization dynamics induced in a dielectric film of bismuth-substituted yttrium iron garnet (Bi-YIG) buried below a thick Cu/Pt metallic bilayer. We show that exciting the sample from Pt surface launches an acoustic strain pulse propagating into the garnet film. We discovered that this strain pulse induces a coherent magnetization precession in the Bi-YIG at the frequency of the ferromagnetic resonance. The observed phenomena can be explain by strain-induced changes of magnetocristalline anisotropy via the inverse magnetos…
The field of spintronics involves the study of both spin and charge transport in solid state devices with a view toward increasing their functionality and efficiency. Alternatively, the field of ultrafast magnetism focuses on the use of femtosecond laser pulses to excite electrons in magnetic materials, which allows the magnetic order to be dramatically changed on unprecedented sub-picosecond time-scales. Here, we unite these two distinct research activities by using picosecond electrical pulses to rapidly excite electrons in a magnetic metal. We are able to deterministically and repetitively …
We present a spectroscopic study of excitation dynamics in self assembled CdTe/ZnTe quantum dots. Insight into details of kinetics is obtained from the time resolved micro-photoluminescence, single photon correlation and subpicosecond excitation correlation measurements done on single quantum dots. It is shown that the pulsed excitation in energy above the energy gap of the barrier material results in separate capture of electrons and holes. The capture of carriers of different charge take place at different delay from excitation.
A theoretical model of the coherent precession of magnetization excited by a picosecond acoustic pulse in a ferromagnetic semiconductor layer of (Ga,Mn)As is developed. The short strain pulse injected into the ferromagnetic layer modifies the magnetocrystalline anisotropy resulting in a tilt of the equilibrium orientation of magnetization and subsequent magnetization precession. We derive a quantitative model of this effect using the Landau-Lifshitz equation for the magnetization that is precessing in the time-dependent effective magnetic field. After developing the general formalism, we then …
Time-resolved electrical spin transport is used to generate and probe spin currents in GaAs electrically. We use high bandwidth current pulses to inject phase-coherent spin packets from Fe into n-GaAs. By means of time-resolved Faraday rotation we demonstrate that spins are injected with a clearly defined phase by the observation of multiple Larmor precession cycles. We furthermore show that spin precession of optically created spin packets in n-GaAs can be probed electrically by spin-polarized photo-current pulses. The injection and detection experiments are not direct reciprocals of each oth…
Synchrotrons are powerful and productive in revealing the spatiotemporal complexities in matter. However, X-ray pulses produced by the synchrotrons are predetermined in specific patterns and widths, limiting their operational flexibility and temporal resolution. Here, we introduce the on-chip picosecond synchrotron pulse shaper that shapes the sub-nm-wavelength hard X-ray pulses at individual beamlines, flexibly and efficiently beyond the synchrotron pulse limit. The pulse shaper is developed using the widely available silicon-on-insulator technology, oscillates in torsional motion at the same…
The ability to generate phase-stabilised trains of ultrafast laser pulses by mode-locking underpins photonics research in fields such as precision metrology and spectroscopy. However, the complexity of conventional mode-locked laser systems, combined with the need for a mechanism to induce active or passive phase locking between resonator modes, has hindered their realisation at the nanoscale. Here, we demonstrate that GaAs-AlGaAs nanowire lasers are capable of emitting pairs of phase-locked picosecond laser pulses when subject to non-resonant pulsed optical excitation with a repetition freque…
Ultrafast electrical switching by current-induced staggered spin-orbit fields, with minimal risk of overshoot, is shown in layered easy-plane antiferromagnets with basal-plane biaxial anisotropy. The reliable switching is due to the field-like torque, relaxing stringent requirements with respect to precision in the time-duration of the excitation pulse. We investigate the switching characteristics as a function of the spin-orbit field strength, pulse duration, pulse rise and fall time and damping by atomistic spin dynamics simulations and an effective equation of motion for the antiferromagnet…
We report the observation of large ($\sim 40%$) laser-induced above-bandgap transparency in GaAs at room temperature. The induced transparency is present only during the pulse width of the driving midinfrard laser pulses and its spectral shape is consistent with a laser-induced blue shift of the band edge. Our simulations based on the dynamic Franz-Keldysh effect reproduce the salient features of the experimental results, demonstrating in particular that the amount of the band edge shift is approximately given by the ponderomtive potential.
Intense terahetz (THz) pulses induce a photoluminescence (PL) flash from undoped high-quality GaAs/AlGaAs quantum wells under continuous wave laser excitation. The number of excitons increases 10000-fold from that of the steady state under only laser excitation. The THz electric field dependence and the relaxation dynamics of the PL flash intensity suggest that the strong electric field of the THz pulse ionizes impurity states during the one-picosecond period of the THz pulse and release carriers from a giant reservoir containing impurity states in the AlGaAs layers.
Numerical simulation of switching process of high-voltage silicon photodiodes, phototransistors and photothyristors those triggered-on homogeneously over the area by picosecond laser pulses, has been performed for the first time. The analysis of results allowed to obtain "empirical" relationship between key parameters of switches (energy of control pulses, a radiation absorption coefficient, the area of structures) and parameters those characterizing the switching process in a circuit with the resistive load. For some of these relationship the approximate analytical formulas which seem to be q…
Spintronics provides an efficient platform for realizing non-volatile memory and logic devices. In these systems, data is stored in the magnetization of magnetic materials, and magnetization is switched in the writing process. In conventional spintronic devices, ferromagnetic materials are used which have a magnetization dynamics timescale of around the nanoseconds, setting a limit for the switching speed. Increasing the magnetization switching speed has been one of the challenges in spintronic research. In this work we take advantage of the ultrafast magnetization dynamics in ferrimagnetic ma…
We report on possibility of charge current generation in nanowire made of two tunnel coupled one-dimensional electron waveguides by means of single magnetic pulse lasting up to 20 ps. Existence of interlayer tunnel coupling plays a crucial role in the effect described here as it allows for hybridization of the wave functions localized in different layers which can be dynamically modified by applying a time changeable in-plane magnetic field. Results of time-dependent DFT calculations performed for a bilayer nanowire confining many electrons show that the effect of such magnetic hybridization r…
Energy efficiency of optoelectronic switches based on high-voltage silicon photodiodes, phototransistors or photothyristors and triggered-on by picosecond laser pulses has been studied for the first time. For given values of resistive load, amplitude and duration $t_R$ of voltage pulses it is shown that there exist optimal sets of values for the device area, energy and absorption coefficient for triggering illumination, which provide the maximal general efficiency of the switch about 0.92. All three types of switches have almost identical efficiencies at short $t_R$, and in case of long $t_R$ …
The precise control of spins in semiconductor spintronic devices requires electrical means for generating spin packets with a well-defined initial phase. We demonstrate a pulsed electrical scheme that triggers the spin ensemble phase in a similar way as circularly-polarized optical pulses are generating phase coherent spin packets. Here, we use fast current pulses to initialize phase coherent spin packets, which are injected across an Fe/GaAs Schottky barrier into $n$-GaAs. By means of time-resolved Faraday rotation, we demonstrate phase coherence by the observation of multiple Larmor precessi…
Using optical pulses of variable duration up to 80 ps, we report on spin coherence initialization and its subsequent detection in n-type singly-charged quantum dots, subject to a transverse magnetic field, by pump-probe techniques. We demonstrate experimentally and theoretically that the spin coherence generation and readout efficiencies are determined by the ratio of laser pulse duration to spin precession period: An increasing magnetic field suppresses the spin coherence signals for a fixed duration of pump and/or probe pulses, and this suppression occurs for smaller fields the longer the pu…
The magnetic field associated with a picosecond intense electron pulse is shown to switch locally the magnetization of extended films and nanostructures and to ignite locally spin waves excitations. Also, topologically protected magnetic textures such as skyrmions can be imprinted swiftly in a sample with a residual Dzyaloshinskii-Moriya spin-orbital coupling. Characteristics of the created excitations such as the topological charge or the width of the magnon spectrum can be steered via the duration and the strength of the electron pulses. The study points to a possible way for a spatiotempora…
Strain engineering is a powerful technology which exploits stationary external or internal stress of specific spatial distribution for controlling the fundamental properties of condensed materials and nanostructures. This advanced technique modulates in space the carrier density and mobility, the optical absorption and, in strongly correlated systems, the phase, e.g. insulator/metal or ferromagnetic/paramagnetic. However, while successfully accessing nanometer length scale, strain engineering is yet to be brought down to ultrafast time scales allowing strain-assisted control of state of matter…
The physical mechanisms of the laser-induced periodic surface structures (LIPSS) formation are studied in this paper for single-pulse irradiation regimes. The change in the LIPSS period with wavelength of incident laser radiation is investigated experimentally, using a picosecond laser system, which provides 7-ps pulses in near-IR, visible, and UV spectral ranges. The experimental results are compared with predictions made under the assumption that the surface-scattered waves are involved in the LIPSS formation. Considerable disagreement suggests that hydrodynamic mechanisms can be responsible…
Magnetic chiral skyrmions are vortex like spin structures that appear as stable or meta-stable states in magnetic materials due to the interplay between the symmetric and antisymmetric exchange interactions, applied magnetic field and/or uniaxial anisotropy. Their small size and internal stability make them prospective objects for data storage but for this, the controlled switching between skyrmion states of opposite polarity and topological charge is essential. Here we present a study of magnetic skyrmion switching by an applied magnetic field pulse based on a discrete model of classical spin…
Time-resolved transport of ballistic electrons in a two-dimensional electron gas has been measured with a resolution of less than 5ps. This was accomplished by using picosecond electrical pulses to launch electrons from the emitter of a transverse magnetic focusing structure and optoelectronically sampling the collector voltage. Both plasma resonances and the ballistic transport signal are clearly resolved. The transit time appears to be somewhat longer than expected from simple Fermi velocity considerations.
Pulsed resonant fluorescence is used to probe ultrafast phonon-assisted exciton and biexciton preparation in individual self-assembled InGaAs quantum dots. By driving the system using large area ($\geq10π$) near resonant optical pulses, we experimentally demonstrate how phonon mediated dissipation within the manifold of dressed excitonic states can be used to prepare the neutral exciton with a fidelity $\geq 70\%$. By comparing the phonon-assisted preparation with resonant Rabi oscillations we show that the phonon-mediated process provides the higher fidelity preparation for large pulse areas …
We report on coherent emission of the neutral exciton state in a single semiconductor self-assembled InAs/GaAs quantum dot embedded in a one-dimensional waveguide, under resonant picosecond pulsed excita- tion. Direct measurements of the radiative lifetime and coherence time are performed as a function of excitation power and temperature. The characteristic damping of Rabi oscillations which is observed, is attributed to an excitation-induced dephasing due to a resonant coupling between the emitter and the acoustic phonon bath of the matrix. Other sources responsible for the decrease of the co…
We describe a two-color pump-probe scanning magneto-optical Kerr effect (MOKE) microscope which we have developed to investigate electron spin phenomena in semiconductors at cryogenic temperatures with picosecond time and micrometer spatial resolution. The key innovation of our microscope is the usage of an ultrafast `white light' supercontinuum fiber-laser source which provides access to the whole visible and near-infrared spectral range. Our Kerr microscope allows for the independent selection of the excitation and detection energy while avoiding the necessity to synchronize the pulse trains…
Progress in high-performance computing demands significant advances in memory technology. Among novel memory technologies that promise efficient device operation on a sub-ns timescale, resistance switching between charge ordered phases of the 1T-TaS$_2$ has shown to be potentially useful for the development of high-speed, energy efficient non-volatile memory device. While ultrafast switching was previously reported with optical pulses, determination of the intrinsic speed limits of actual devices that are triggered by electrical pulses is technically challenging and hitherto still largely unex…
We investigate the electron spin dephasing in the presence of spin phase recovering by a serried $π$-pulse sequence in $n$-type (001) GaAs quantum wells in a wide range of temperature and density regimes. Our numerical calculation is based on the kinetic spin Bloch equation approach with all the relevant scatterings explicitly included. We find that the rephasing pulse sequence with a long inter-pulse spacing only has a marginal influence on the spin lifetime in both the strong and weak scattering limits. We show that the spin lifetime can be significantly increased by reducing the inter-pulse…
Recently, longitudinal acoustic phonons have been identified as the main source of the intensity damping observed in Rabi rotation measurements of the ground-state exciton of a single InAs/GaAs quantum dot. Here we report experiments of intensity damped Rabi rotations in the case of detuned laser pulses, the results have implications for the coherent optical control of both excitons and spins using detuned laser pulses.
We report on the time-resolved detection of the anomalous velocity, constituting charge carriers moving perpendicular to an electric driving field, in undoped GaAs quantum wells. For this we optically excite the quantum wells with circularly polarized femtosecond laser pulses, thereby creating a state which breaks time-inversion symmetry. We then employ a quasi single cycle terahertz pulse as electric driving field to induce the anomalous velocity. The electromagnetic radiation emitted from the anomalous velocity is studied with a sub-picosecond time resolution and reveals intriguing results. …
Using a singlet-triplet spin qubit as a sensitive spectrometer of the GaAs nuclear spin bath, we demonstrate that the spectrum of Overhauser noise agrees with a classical spin diffusion model over six orders of magnitude in frequency, from 1 mHz to 1 kHz, is flat below 10 mHz, and falls as $1/f^2$ for frequency $f \! \gtrsim \! 1$ Hz. Increasing the applied magnetic field from 0.1 T to 0.75 T suppresses electron-mediated spin diffusion, which decreases spectral content in the $1/f^2$ region and lowers the saturation frequency, each by an order of magnitude, consistent with a numerical model. S…
The second-order correlation function of light $g^{(2)}(τ)$ constitutes a pivotal tool to quantify the quantum behavior of an emitter and in turn its potential for quantum information applications. The experimentally accessible time resolution of $g^{(2)}(τ)$ is usually limited by the jitter of available single photon detectors. Here, we present a versatile technique allowing to measure $g^{(2)}(τ)$ from a large variety of light signals with a time resolution given by the pulse length of a mode-locked laser. The technique is based on frequency upconversion in a nonlinear waveguide, and we anal…
We report experimental evidence that an ErAs quantum-dot array in a GaAs matrix under 1550 nm pulsed excitation produces cooperative spontaneous emission-Dicke superradiance-in the terahertz frequency region at room temperature.
A phase-stable superposition of femtosecond pulses and their second harmonic induces ultrashort microampere current bursts in single unbiased GaAs nanowires. Current injection relies on quantum interference of one- and two-photon absorption pathways.
We suggest a new pump-probe method for studying semiconductor spin dynamics based on pumping of carrier spins by a pulse of oscillating radiofrequency (rf) magnetic field and probing by measuring the Faraday rotation of a short laser pulse. We demonstrate this technique on $n$-GaAs and observe the onset and decay of coherent spin precession during and after the course of rf pulse excitation. We show that the rf field resonantly addresses the electron spins with Larmor frequencies close to that of the rf field. This opens the opportunity to determine the homogeneous spin coherence time $T_2$, t…
We apply a pump- and probe-scheme to coplanar stripline circuits to investigate the photocurrent response of GaAs photoswitches in time and space. We find a displacement current pulse, as has been reported earlier. A time-delayed second pulse is interpreted by a transport current. A time-of-flight analysis allows us to determine the velocity of the photogenerated charge carriers in the transport current. It exceeds the Fermi and the single-particle quantum velocities. This suggests that the excitation of a collective electron-hole plasma and not single charge-carriers dominates the ultrafast t…
Operation of semiconductor lasers in the 20--50 $μ$m wavelength range is hindered by strong non-radiative recombination in the interband laser diodes, and strong lattice absorption in GaAs-based quantum cascade structures. Here, we propose an electrically pumped laser diode based on multiple HgTe quantum wells with band structure engineered for Auger recombination suppression. Using a comprehensive model accounting for carrier drift and diffusion, electron and hole capture in quantum wells, Auger recombination, and heating effects, we show the feasibility of lasing at $λ= 26...30$ $μ$m at temp…
We develop an extended pump-probe Faraday rotation technique to study the submicrosecond electron spin dynamics with picosecond time resolution in a wide range of magnetic fields. The electron spin dephasing time $T_2^*$ and the longitudinal spin relaxation time $T_1$, both approaching $250$ ns in weak fields, are measured thereby in $n$-type bulk GaAs. By tailoring the pump pulse train through increasing the contained number of pulses, the buildup of resonant spin amplification is demonstrated for the electron spin polarization. The spin precession amplitude in high magnetic fields applied in…
Reducing energy dissipation while increasing speed in computation and memory is a long-standing challenge for spintronics research. In the last 20 years, femtosecond lasers have emerged as a tool to control the magnetization in specific magnetic materials at the picosecond timescale. However, the use of ultrafast optics in integrated circuits and memories would require a major paradigm shift. An ultrafast electrical control of the magnetization is far preferable for integrated systems. Here we demonstrate reliable and deterministic control of the out-of-plane magnetization of a 1 nm-thick Co l…
A picosecond acoustic pulse can be used to control the lasing emission from semiconductor nanostructures by shifting their electronic transitions. When the active medium, here an ensemble of (In,Ga)As quantum dots, is shifted into or out of resonance with the cavity mode, a large enhancement or suppression of the lasing emission can dynamically be achieved. Most interesting, even in the case when gain medium and cavity mode are in resonance, we observe an enhancement of the lasing due to shaking by coherent phonons. In order to understand the interactions of the non-linearly coupled photon-exc…
