Vertically aligned ZnO nanotube arrays fabricated on an ITO substrate are found to exhibit strong persistent photoconductivity (PPC) effect and electrically driven conductance switching behavior, though the latter shows a gradual decay from high conductance state to a low conductance state. Unlike the electrical switching, the PPC cannot be reset or reversed by an electrical pulse. Excitation wavelength dependent conductance measurement indicates the presence of the defect localized states (DLS) ~ 240meV above the valence band edge, in support of the hypothesis that the doubly ionization of these DLS are responsible for the PPC effect.
The fundamental question of how chirality affects the electronic coupling of a nanotube to metal contacts is important for the application of nanotubes as nanowires. We show that metallic-zigzag nanotubes are superior to armchair nanotubes as nanowires, by modeling the metal-nanotube interface. More specifically, we show that as a function of coupling strength, the total electron transmission of armchair nanotubes increases and tends to be pinned close to unity for a metal with Fermi wave vector close to that of gold. In contrast, the total transmission of zigzag nanotubes increases to the max…
Light emission from nanostructures exhibits rich quantum effects and has broad applications. Single-walled carbon nanotubes (SWNTs) are one-dimensional (1D) metals or semiconductors, in which large number of electronic states in a narrow range of energies, known as van Hove singularities, can lead to strong spectral transitions. Photoluminescence and electroluminescence involving interband transitions and excitons have been observed in semiconducting SWNTs, but are not expected in metallic tubes due to non-radiative relaxations. Here, we show that in the negative differential conductance regim…
Resonant manipulation of carbon nanotube valley-spin qubits by an electric field is investigated theoretically. We develop a new analysis of electrically driven spin resonance exploiting fixed physical characteristics of the nanotube: a bend and inhomogeneous disorder. The spectrum is simulated for an electron valley-spin qubit coupled to a hole valley-spin qubit and an impurity electron spin, and features that coincide with a recent measurement are identified. We show that the same mechanism allows resonant control of the full four-dimensional spin-valley space.
Spatially-resolved Raman spectra of individual pristine suspended carbon nanotubes are observed under electrical heating. The Raman G+ and G- bands show unequal temperature profiles. The preferential heating is more pronounced in short nanotubes (2 um) than in long nanotubes (5 um). These results are understood in terms of the decay and thermalization of non-equilibrium phonons, revealing the mechanism of thermal transport in these devices. The measurements also enable a direct estimate of thermal contact resistances and the spatial variation of thermal conductivity.
Hydrogen sensing is crucial in a wide variety of areas, such as industrial, environmental, energy and biomedical applications. However, engineering a practical, reliable, fast, sensitive and cost-effective hydrogen sensor, is a persistent challenge. Here we demonstrate hydrogen sensing using aluminum-doped zinc oxide (AZO) metasurfaces based on optical read-out. The proposed sensing system consists of highly ordered AZO nanotubes (hollow pillars) standing on a SiO2 layer deposited on a Si wafer. Upon exposure to hydrogen gas, the AZO nanotube system shows a wavelength shift in the minimum refl…
We demonstrate the realization of an electrically-driven integrated source of surface plasmon polaritons. Light-emitting individual single-walled carbon nanotube field effect transistors were fabricated in a plasmonic-ready platform. The devices were operated at ambient condition to act as an electroluminescence source localized near the contacting gold electrodes. We show that photon emission from the semiconducting channel can couple to propagating surface plasmons developing in the electrical terminals. Momentum-space spectroscopy suggests that excited plasmon modes are bound to the metal-g…
We have studied the current through a carbon nanotube quantum dot with one ferromagnetic and one normal-metal lead. For the values of gate voltage at which the normal lead is resonant with the single available non-degenerate energy level on the dot, we observe a pronounced decrease in the current for one bias direction. We show that this rectification is spin-dependent, and that it stems from the interplay between the spin accumulation and the Coulomb blockade on the quantum dot. Our results imply that the current is spin-polarized for one direction of the bias, and that the degree of spin pol…
Experimental evidences reported in this letter show that the gas ionization induced positive charge accumulation can lead to the electron field emission from carbon nanotubes (CNTs) in an electrode system with proper range of gap spacing, where the CNT film with ethocel was covered with ZnO nanorods. The hypothesis for illustration is suggested that: 1) the cosmic ray ionization frequency increases 108~1010 times due to the metastable population resulted from the interaction between the gases and the CNTs; 2) the flux of positive charges is enhanced in the converged field due to the ZnO nanost…
We describe dynamics of spin and valley transitions driven by alternating electric fields in quantum dots defined electrostatically within semiconducting carbon nanotubes (CNT). We use the tight-binding approach to describe the states localized within a quantum dot taking into account the circumferential spin-orbit interaction due to the s-p hybridization and external fields. The basis of eigenstates localized in the quantum dot is used in the solution of the time-dependent Schroedinger equation for description of spin flips and inter-valley transitions that are driven by periodic perturbation…
Heat dissipation in electrically biased semiconducting carbon nanotubes (CNTs) on single crystal quartz and amorphous SiO2 is examined with temperature profiles obtained by spatially resolved Raman spectroscopy. Despite the differences in phonon velocities, thermal conductivity and van der Waals interactions with CNTs, on average, heat dissipation into single crystal quartz and amorphous SiO2 is found to be similar. Large temperature gradients and local hot spots often observed underscore the complexity of CNT temperature profiles and may be accountable for the similarities observed.
An ambipolar $n$-$p$ double quantum dot defined by potential variation along a semiconducting carbon-nanotube is considered. We focus on the (1e,1h) charge configuration with a single excess electron in the conduction band state confined in the $n$-type dot and a single missing electron in the valence band state of the $p$-dot for which lifting of the Pauli blockade of the current was observed in the electric-dipole spin resonance [E. A. Laird et al. Nat. Nanotech. 8 , 565 (2013)]. The dynamics of the system driven by periodic electric field is studied with the Floquet theory and the time-depe…
We describe an approach to electrically control the strong interaction between a single electron spin and the vibrational motion of a suspended carbon nanotube resonator. The strength of the deflection-induced spin-phonon coupling is dependent on the wavefunction of the electron confined in a lateral carbon nanotube quantum dot. An electrical field along the nanotube shifts the effective center of the quantum dot, leading to the corresponding modification of the spin-phonon strength. Numerical simulations with experimentally reachable parameters show that high fidelity quantum state transfer b…
Electrically-driven light emission from carbon nanotubes could be exploited in nano-scale lasers and single-photon sources, and has therefore been the focus of much research. However, to date, high electric fields and currents have been either required for electroluminescence, or have been an undesired side effect, leading to high power requirements and low efficiencies. In addition, electroluminescent linewidths have been broad enough to obscure the contributions of individual optical transitions. Here, we report electrically-induced light emission from individual carbon nanotube p-n diodes. …
Centimeter scale aligned carbon nanotube arrays are grown from nanoparticle metal catalyst pads. We find the nanotubes grow both with and against the wind. A metal underlayer provides in-situ electrical contact to these long nanotubes with no post growth processing needed. Using the electrically contacted nanotubes, we study electrical transport of 0.4 cm long nanotubes. The source drain I-V curves are quantitatively described by a classical, diffusive model. Our measurements show that the outstanding transport properties of nanotubes can be extended to the cm scale and open the door to large …
Charge screening effect in metallic carbon nanotubes is investigated in a model including the one-dimensional long-range Coulomb interaction. It is pointed out that an external charge which is being fixed spatially is screened by internal electrons so that the resulting object becomes electrically neutral. We found that the screening length is given by about the diameter of a nanotube.
The dynamical conductance of electrically contacted single-walled carbon nanotubes is measured from dc to 10 GHz as a function of source-drain voltage in both the low-field and high-field limits. The ac conductance of the nanotube itself is found to be equal to the dc conductance over the frequency range studied for tubes in both the ballistic and diffusive limit. This clearly demonstrates that nanotubes can carry high-frequency currents at least as well as dc currents over a wide range of operating conditions. Although a detailed theoretical explanation is still lacking, we present a phenomen…
Using density functional theory (DFT) based electronic structure calculations, the effects of morphology of semiconducting nano structures on the magnetic interaction between two magnetic dopant atoms as well as a possibility of tuning band gaps have been studied in case of the bi-doped (ZnO)$_{24}$ nano structures with the impurity dopant atoms of the 3$d$ late transition metals (TM) - Mn, Fe, Co, Ni and Cu. To explore the morphology effect, three different structures of the host (ZnO)$_{24}$ nano-system having different degrees of spatial confinement, have been considered : a two dimensional…
High bias electrical transport characteristics of freely suspended metallic single-walled carbon nanotubes (SWNTs) are investigated at 250-400K in vacuum and various gases. Self-heating is exploited to examine the temperature dependence of phonon transport and optical phonon decay in SWNTs. The acoustic phonon thermal conductivity of a SWNT follows ~1/T at high temperatures. Non-equilibrium optical phonon effects in suspended nanotubes decrease as the ambient temperature increases. Gas molecules assist the relaxation of hot optical phonons along the tube length and enable enhanced current flow…
The connection of electrical leads to wire-like molecules is a logical step in the development of molecular electronics, but also allows studies of fundamental physics. For example, metallic carbon nanotubes are quantum wires that have been found to act as one-dimensional quantum dots, Luttinger-liquids, proximity-induced superconductors and ballistic and diffusive one-dimensional metals. Here we report that electrically-contacted single-wall nanotubes can serve as powerful probes of Kondo physics, demonstrating the universality of the Kondo effect. Arising in the prototypical case from the in…
Spins confined in quantum dots are considered as a promising platform for quantum information processing. While many advanced quantum operations have been demonstrated, experimental as well as theoretical efforts are now focusing on the development of scalable spin quantum bit architectures. One particularly promising method relies on the coupling of spin quantum bits to microwave cavity photons. This would enable the coupling of distant spins via the exchange of virtual photons for two qubit gate applications, which still remains to be demonstrated with spin qubits. Here, we use a circuit QED…
We present a theoretical study of the spin dynamics of a single electron confined in a quantum dot. Spin dynamics is induced by the interplay of electrical driving and the presence of a spatially disordered magnetic field, the latter being transverse to a homogeneous magnetic field. We focus on the case of strong driving, i.e., when the oscillation amplitude $A$ of the electron's wave packet is comparable to the quantum dot length $L$. We show that electrically driven spin resonance can be induced in this system by subharmonic driving, i.e., if the excitation frequency is an integer fraction (…
