We discuss a technique and a material system that enable the controlled realization of quantum entanglement between spin-wave modes of electron ensembles in two spatially separated pieces of semiconductor material. The approach uses electron ensembles in GaAs quantum wells that are located inside optical waveguides. Bringing the electron ensembles in a quantum Hall state gives selection rules for optical transitions across the gap that can selectively address the two electron spin states. Long-lived superpositions of these electron spin states can then be controlled with a pair of optical fields that form a resonant Raman system. Entangled states of spin-wave modes are prepared by applying quantum-optical measurement techniques to optical signal pulses that result from Raman transitions in the electron ensembles.
We use ultrafast optical pulses and coherent techniques to create spin entangled states of non-interacting electrons bound to donors (at least three) and at least two Mn2+ ions in a CdTe quantum well. Our method, relying on the exchange interaction between localized excitons and paramagnetic impurities, can in principle be applied to entangle a large number of spins.
We propose a scheme to produce time bin entangled pairs of electrons and holes based on high frequency time-resolved single electron emission from a quantum dot coupled to 1D chiral channels. At first order in the tunneling rate, an electron-hole pair is emitted in a coherent superposition state of different time bins that violates a CHSH inequality. in our scheme entanglement can be detected by means of a Franson interferometer in which the electron and the hole are sent towards different Mach-Zehnder interferometers. An analysis of current cross-correlations allows to detect violations of th…
We study theoretically the entanglement created in a scattering between an electron, incoming from a source lead, and another electron bound in the ground state of a quantum dot, connected to two leads. We analyze the role played by the different kinds of resonances in the transmission spectra and by the number of scattering channels, into the amount of quantum correlations between the two identical carriers. It is shown that the entanglement between their energy states is not sensitive to the presence of Breit-Wigner resonances, while it presents a peculiar behavior in correspondence of Fano …

In this paper, we review recent theoretical proposal of using electron spins in quantum confined structures as qubits. We also present a theoretical proposal for testing Bell's inequality in nano-electronics devices. The dynamics of the exciton-photon entanglement, in a semiconductor microcavity is analyzed. Finding a closed analytical expression for the time evolution of the concurrence. Using as model two coupled, quantum oscillators with detuning between them. Supposing that the system is at a temperature closer to zero. And that the quantum state of the system, remains in the one excitation sector of the total Hilbert space. The former theoretical setup, describes the excitons coupled to the photons in the microcavity accurately, for a system with ultra low density of excitons. We remark in first place…
Entanglement resources are key ingredients of future quantum technologies. If they could be efficiently integrated into a semiconductor platform a new generation of devices could be envisioned, whose quantum-mechanical functionalities are controlled via the mature semiconductor technology. Epitaxial quantum dots (QDs) embedded in diodes would embody such ideal quantum devices, but QD structural asymmetries lower dramatically the degree of entanglement of the sources and hamper severely their real exploitation in the foreseen applications. In this work, we overcome this hurdle using strain-tuna…
More than 80 years passed since the first publication on entangled quantum states. In this period of time the concept of spookily interacting quantum states became an emerging field of science. After various experiments proving the existence of such non-classical states, visionary ideas were put forward to exploit entanglement in quantum information science and technology. These novel concepts have not yet come out of the experimental stage, mostly because of the lack of suitable, deterministic sources of entangled quantum states. Among many systems under investigation, semiconductor quantum d…
Transferring entangled states between photon pairs is essential for quantum communication technologies. Semiconductor quantum dots are the most promising candidate for generating polarization-entangled photons deterministically. Recent improvements in photonic quality and brightness now make them suited for complex quantum optical purposes in practical devices. Here we demonstrate for the first time swapping of entangled states between two pairs of photons emitted by a single quantum dot. A joint Bell measurement heralds the successful generation of the Bell state $Ψ^+$ with a fidelity of up t…
The dependence of the excitonic two-photon absorption on the quantum correlations (entanglement) of exciting biphotons by a semiconductor quantum well is studied. We show that entangled photon absorption can display very unusual features depending on space-time-polarization biphoton parameters and absorber density of states for both bound exciton states as well as for unbound electron-hole pairs. We report on the connection between biphoton entanglement, as quantified by the Schmidt number, and absorption by a semiconductor quantum well. Comparison between frequency-anti-correlated, unentangle…
A novel class of coherent nonlinear optical phenomena, involving induced transparency in quantum wells, is considered in the context of a particular application to sensitive long-wavelength infrared detection. It is shown that the strongest decoherence mechanisms can be suppressed or mitigated, resulting in substantial enhancement of nonlinear optical effects in semiconductor quantum wells.
We theoretically show that spontaneously interlayer-coherent bilayer quantum Hall droplets should allow robust and fault-tolerant pseudospin quantum computation in semiconductor nanostructures with voltage-tuned external gates providing qubit control and a quantum Ising Hamiltonian providing qubit entanglement. Using a spin-boson model we estimate decoherence to be small $(\sim 10^{-5})$.
We study the dynamics of quantum coherence and quantum correlations in two semiconductor double-dot molecules separated by a distance and indirectly coupled via a transmission line resonator. Dominant dissipation processes are considered. The numerical results show the sudden death of entanglement and the robustness of quantum discord to sudden death. Furthermore, the results indicate the dephasing processes in our model can lead in the revival and decay of coherence and discord with the absence of entanglement for certain initial states. By observing the dynamics of coherence versus discord f…
We present a theoretical study of a hybrid circuit-QED system composed of two semiconducting charge-qubits confined in a microwave resonator. The qubits are defined in terms of the charge states of two spatially separated double quantum dots (DQDs) which are coupled to the same photon mode in the microwave resonator. We analyze a transport setup where each DQD is attached to electronic reservoirs and biased out-of-equilibrium by a large voltage, and study how electron transport across each DQD is modified by the coupling to the common resonator. In particular, we show that the inelastic curren…
We propose a scheme to efficiently couple a single quantum dot electron spin to an optical nano-cavity, which enables us to simultaneously benefit from a cavity as an efficient photonic interface, as well as to perform high fidelity (nearly 100%) spin initialization and manipulation achievable in bulk semiconductors. Moreover, the presence of the cavity speeds up the spin initialization process beyond GHz.
We propose a single-electron doped quantum dot in a field-effect structure as an optically triggered turnstile for spin-entangled electrons. A short laser pulse excites a charged exciton, whose quantum properties are transferred through tunneling and relaxation to the spin entanglement between electrons in the dot and contact. We identify the pertinent disentanglement mechanisms, and discuss experimental detection and possible application schemes.
A theoretical proposal for testing Bell's inequality in mesoscopic systems is presented. We show that the entanglement of two electron spins can be detected in the spin filter effect in the mesoscopic semiconductor / ferromagnetic semiconductor / semiconductor junction. The current-current correlation function is calculated by use of the quantum scattering theory and we compare it with the local hidden variable theory. We also discuss the influence of an imperfect spin filter and derive the condition to see the violation of Bell's inequality experimentally.
We theoretically investigate the production of polarization-entangled photons through the biexciton cascade decay in a single semiconductor quantum dot. To accomplish a high degree of entanglement, despite the exciton finestructure splitting, one must either energetically align the two exciton states by means of external fields or erase the which-path information by post-selecting photons within the correct frequency range. Here we show that in the latter scheme, as well as in related proposals, the photon state becomes deteriorated through dephasing processes in the solid, and the degree of e…
The electron spin state of a singly charged semiconductor quantum dot has been shown to form a suitable single qubit for quantum computing architectures with fast gate times. A key challenge in realizing a useful quantum dot quantum computing architecture lies in demonstrating the ability to scale the system to many qubits. In this letter, we report an all optical experimental demonstration of quantum entanglement between a single electron spin confined to single charged semiconductor quantum dot and the polarization state of a photon spontaneously emitted from the quantum dot's excited state.…
Semiconductor quantum dots are promising building blocks for quantum communication applications. Although deterministic, efficient, and coherent emission of entangled photons has been realized, implementing a practical quantum repeater remains outstanding. Here we explore the statistical limits for entanglement swapping with sources of polarization-entangled photons from the commonly used biexciton-exciton cascade. We stress the necessity of tuning the exciton fine structure, and explain why the often observed time evolution of photonic entanglement in quantum dots is not applicable for large …
A GaAs/AlGaAs based two-qubit quantum device that allows the controlled generation and straightforward detection of entanglement by measuring a stationary current-voltage characteristic is proposed. We have developed a two-particle Green's function method of open systems and calculate the properties of three-dimensional interacting entangled systems non-perturbatively. We present concrete device designs and detailed, charge self-consistent predictions. One of the qubits is an all-electric Mach-Zehnder interferometer that consists of two electrostatically defined quantum wires with coupling win…
Semiconductor quantum dots are considered to be the leading venue for fabricating on-demand sources of single photons. However, the generation of long-lived dark excitons imposes significant limits on the efficiency of these sources. We demonstrate a technique that optically pumps the dark exciton population and converts it to a bright exciton population, using intermediate excited biexciton states. We show experimentally that our method considerably reduces the DE population while doubling the triggered bright exciton emission, approaching thereby near-unit fidelity of quantum dot depletion.
We theoretically explore optical bistability for possible signature of all optical switching and their performance in a hybrid quantum optomechanical system comprising of two semiconductor microcavity coupled optically. One of the cavity is driven by an external optical pump laser while the second cavity which contains a quantum dot is indirectly driven by light transmitted from the first cavity. The generated bistable behavior due to optomechanical nonlinearity shows a typical optical switching behavior and it can be controlled by changing the laser power, QD cavity coupling, rocking paramete…
We propose and analyze an optically loaded quantum memory exploiting capacitive coupling between self-assembled quantum dot molecules and electrically gated quantum dot molecules. The self-assembled dots are used for spin-photon entanglement, which is transferred to the gated dots for long-term storage or processing via a teleportation process heralded by single-photon detection. We illustrate a device architecture enabling this interaction and we outline its operation and fabrication. We provide self-consistent Poisson-Schroedinger simulations to establish the design viability and refine the …
We study theoretically the photon statistics of the field emitted from two optically coupled semiconductor microcavities each containing a quantum well. The emission is determined by the interplay between exciton-photon coupling in each quantum well and internal interaction between the two optically coupled microcavities. A high degree of coherent control and tunability via the quantum well-cavity coupling strength and photon tunneling over the photon statistics of the transmitted field can be achieved. We demonstrate that the optical property of radiation emitted by one quantum well can be co…
We theoretically investigate the production of polarization-entangled photons through the biexciton cascade decay in a single semiconductor quantum dot. In the intermediate state the entanglement is encoded in the polarizations of the first emitted photon and the exciton, where the exciton state can be effectively ``measured'' by the solid state environment through the formation of a lattice distortion. We show that the resulting loss of entanglement becomes drastically enhanced if the phonons contributing to the lattice distortion are subject to elastic scatterings at the device boundaries, w…
The physics of optical pumping of semiconductor electrons in the ferromagnet/semiconductor hybrids is discussed. Optically oriented semiconductor electrons detect the magnetic state of the ferromagnetic film. In turn, the ferromagnetism of the hybrid can be controlled optically with the help of the semiconductor. Spin-spin interactions near the interface ferromagnet/semiconductor play crucial role in the optical readout and the manipulation of ferromagnetism.
We investigate the effect of magnetic field and charge noise on the generation of entanglement between two Heisenberg exchange-coupled electron spins in a double quantum dot. We focus on exchange-driven evolution that would ideally take an initial unentangled tensor product state to a maximally-entangled state in the absence of noise. The presence of noise obviously adversely affects the attainment of maximal entanglement, which we study quantitatively and exactly. To quantify the effects of noise, we calculate two-qubit coherence times and entanglement fidelity, both of which can be extracted…
Optical spectroscopy and quantum control of semiconductor quantum dots has become a vivid field of research. The recent progress in both theory and experiment is reviewed, with emphasis on theoretical and computational concepts.
In the quest for large-scale quantum computing, networked quantum computers offer a natural path towards scalability. Now that nearest neighbor entanglement has been demonstrated for electron spin qubits in semiconductors, on-chip long distance entanglement brings versatility to connect quantum core units. Here we realize the controlled and coherent transfer of a pair of entangled electron spins, and demonstrate their remote entanglement when separated by a distance of 6 microns. Driven by coherent spin rotations induced by the electron displacement, high-contrast spin quantum interferences ar…
We propose a novel approach for efficient generation of entangled photons, based on Cooper-pair luminescence in semiconductors, which does not require isolated emitters such as single atoms or quantum dots. We show that in bulk materials, electron-spin entanglement in Cooper pairs should not be expected to be translated into pure entangled photons despite the selection rules, due to mixing introduced by light-hole heavy-hole degeneracy. Semiconductor quantum wells, however, remove this degeneracy, allowing efficient photon entanglement generation in simple electrically-driven structures, takin…
A weakly bound electron in a semiconductor quantum wire is shown to become entangled with an itinerant electron via the coulomb interaction. The degree of entanglement and its variation with energy of the injected electron, may be tuned by choice of spin and initial momentum. Full entanglement is achieved close to energies where there are spin-dependent resonances. Possible realisations of related device structures are discussed.
At strong pump powers, a semiconductor optical cavity passes through a Hopf bifurcation and undergoes self-oscillation. We simulate this device using semiclassical Langevin equations and assess the effect of quantum fluctuations on the dynamics. Below threshold, the cavity acts as a phase-insensitive linear amplifier, with noise $\sim 5\times$ larger than the Caves bound. Above threshold, the limit cycle acts as an analog memory, and the phase diffusion is $\sim 10\times$ larger than the bound set by the standard quantum limit. We also simulate entrainment of this oscillator and propose an opt…
Existence of representative longitudinal optical (LO) phonon modes is theoretically discussed for the case of polar semiconductor cylindrical quantum dots embedded in a semiconductor matrix. The approach is developed within the dielectric continuum model considering the Fröhlich interaction between electrons and the confined LO phonons. The theory is applied to cylindrical GaAs/AlAs quantum dots within an adiabatic treatment.
The optical absorption of a single spherical semiconductor quantum dot in an electrical field is studied taking into account the nonlocal coupling between the field of the light and the polarizability of the semiconductor. These nonlocal effects lead to a small size anf field dependent shift and broadening of the excitonic resonance which may be of interest in future high precision experiments.
We present a scheme of surface-sensitive nuclear magnetic resonance in optically pumped semiconductors, where an NMR signal from a part of the surface of a bulk compound semiconductor is detected apart from the bulk signal. It utilizes optically oriented nuclei with a long spin-lattice relaxation time as a polarization reservoir for the second (target) nuclei to be detected. It provides a basis for the nuclear spin polarizer [IEEE Trans. Appl. Supercond. 14, 1635 (2004)], which is a polarization reservoir at a surface of the optically pumped semiconductor that polarizes nuclear spins in a targ…
Designing coherent processes is essential for developing quantum information technologies. We study coherent dynamics of two spatially separated electrons in a coupled semiconductor double quantum dot (DQD), in which various two-qubit operations are demonstrated just by adjusting the gate voltages. Especially, second-order correlated coherent oscillations provide functional quantum processes for making quantum correlation of separated particles. The results encourage searching quantum entanglement in electronic devices.
An analytical model is proposed to determine the expressions of the semiconductor optical gain coefficient by using the special functions. These expressions differ from the standard numerical calculations approaches and they involve sums of the polylogarithm and incomplete gamma functions. One of the calculation results presented here reproduces formulae developed in the study. The new formulae obtained here provide a sufficient way to calculate the semiconductor optical gain on the total carrier density and temperature in the semiconductor lasers. The obtained analytical expression gives an a…
An intense laser pulse propagating in a medium of inhomogeneously broadened quantum dots massively creates entangled exciton states. After passage of the pulse all single-exciton states remain unpopulated (self-induced transparency) whereas biexciton coherence (exciton entanglement) is generated through two-photon transitions. We propose several experimental techniques for the observation of such unexpected behavior.
It is demonstrated theoretically that the circularly polarized irradiation of two-dimensional electron systems can induce the localized electron states which antiferromagnetically interact with conduction electrons, resulting in the Kondo effect. Conditions of experimental observation of the effect are discussed for semiconductor quantum wells.
By exploiting the polarization multistability of polaritons, we show that polarized signals can be conducted in the plane of a semiconductor microcavity along controlled channels or "neurons". Furthermore due to the interaction of polaritons with opposite spins it is possible to realize binary logic gates operating on the polarization degree of freedom. Multiple gates can be integrated together to form an optical circuit contained in a single semiconductor microcavity.
Circularly polarized laser pulses that excite electron-hole pairs across the band gap of (III,Mn)V ferromagnetic semiconductors can be used to manipulate and to study collective magnetization dynamics. The initial spin orientation of a photocarrier in a (III,V) semiconductors is determined by the polarization state of the laser. We show that the photocarrier spin can be irreversibly transferred to the collective magnetization, whose dynamics can consequently be flexibly controlled by suitably chosen laser pulses. As illustrations we demonstrate the feasibility of all optical ferromagnetic reso…
Optical spectra of semiconductor quantum wells driven by an off-resonant oscillating field are studied theoretically. Due to the dynamical stabilization effect, the field induces the quasi-stationary electron states confined at repulsive scatterers and immersed into the continuum of states of conduction electrons. As a result, the Fano resonances in the spectra of interband optical transitions appear near the energies of the quasi-stationary states.
Optical properties of semiconductors can exhibit strong polarization dependence due to crystalline anisotropy. A number of recent experiments have shown that the photoluminescence intensity in free standing nanowires is polarization dependent. One contribution to this effect is the anisotropy of the dielectric function due to the fact that most nanowires crystalize in the wurtzite form. While little is known experimentally about the band structures wurtzite phase III-V semiconductors, we have previously predicted the bulk band structure of nine III-V semiconductors in wurtzite phase. Here, we p…
We calculate the near-field optical spectra of excitons and biexcitons in semiconductor quantum dots naturally occurring at interface fluctuations in GaAs-based quantum wells, using a non-local description of the response function to a spatially modulated electro-magnetic field. The relative intensity of the lowest, far-field forbidden excitonic states is predicted; the spatial extension of the ground biexciton state is found in agreement with recently published experiments.
We theoretically investigate the nonlinear effects in a hybrid quantum optomechanical system consisting of two optically coupled semiconductor microcavities containing a quantum dot and a Kerr nonlinear substrate. The steady state behavior of the mean intracavity optical field demonstrates that the system can be used as an all optical switch. We further investigate the spectrum of small fluctuations in the mechanical displacement of the movable distributed Bragg reflectors (DBR) and observe that normal mode splitting (NMS) takes place for high Kerr nonlinearity and pump power. In addition, we h…
We obtain the the long-wavelength polar optical vibrational modes of semiconductor core-shell nanowires by means of a phenomenological continuum model. A basis for the space of solutions is derived, and by applying the appropriate boundary conditions, the transcendental equations for the coupled and uncoupled modes are attained. Our results are applied to the study of the GaAs-GaP core-shell nanowire, for which we calculate numerically the polar optical modes, analyzing the role of strain in the vibrational properties of this nanosystem.
We demonstrate how dynamic correlations of heavy-hole and light-hole excitons in semiconductor quantum wells may be investigated by two dimensional correlation spectroscopy (2DCS). The coherent response to three femtosecond optical pulses is predicted to yield cross (off-diagonal) peaks that contain direct signatures of many-body two-exciton correlations. Signals generated at various phase-matching directions are compared.
Nonlinear interactions between ultrashort optical waveforms and solids can be used to induce and steer electric current on a femtosecond (fs) timescale, holding promise for electronic signal processing at PHz frequencies [Nature 493, 70 (2013)]. So far, this approach has been limited to insulators, requiring extremely strong peak electric fields and intensities. Here, we show all-optical generation and control of directly measurable electric current in a semiconductor relevant for high-speed and high-power (opto)electronics, gallium nitride (GaN), within an optical cycle and on a timescale sho…
The system of equations describing an ultrashort optical pulses propagation in semiconductor superlattice with applied magnetic field was obtained based on Boltzmann equation in the relaxation-time approximation for the single electron distribution function and coupled Maxwell equations for the electromagnetic field. It was demonstrated that an original linear-polarized optical pulse initiates an orthogonal polarization in the field of a sample. The propagation dynamics of initiated and initial pulses in the sample was investigated. The effects of the lattice geometry have been elicited.
We review spin properties of semiconductor quantum dots and their effect on optical spectra. Photoluminescence and other types of spectroscopy are used to probe neutral and charged excitons in individual quantum dots with high spectral and spatial resolution. Spectral fine structure and polarization reveal how quantum dot spins interact with each other and with their environment. By taking advantage of the selectivity of optical selection rules and spin relaxation, optical spin pumping of the ground state electron and nuclear spins is achieved. Through such mechanisms, light can be used to pro…
We theoretically investigate the piezo-optic effect of high-harmonic generation (HHG) in shear-strained semiconductors. By focusing on a typical semiconductor, GaAs, we show that there is optical activity, meaning different responses to right-handed and left-handed elliptically polarized electric fields. We also show that this optical activity is more pronounced for higher harmonics whose perturbative order exceeds the band-gap energy. These findings point to a useful pathway for strain engineering of nonlinear optics to control the reciprocity of HHG.
Without resorting to spin-spin coupling, we propose a scalable spin quantum computing scheme assisted with a semiconductor multiple-quantum-dot structure. The techniques of single electron transitions and the nanostructure of quantum-dot cellular automata (QCA) are used to generate charge entangled states of two electrons, which are then converted into spin entanglement states using single-spin rotations only. Deterministic two-qubit quantum gates are also manipulated using only single-spin rotations with the help of QCA. A single-shot readout of spin states can be carried out by coupling the …
Applying the Floquet theory, we developed the method to control excitonic properties of semiconductor quantum wells by a high-frequency electromagnetic field. It is demonstrated, particularly, that the field induces the blue shift of exciton emission from the quantum wells and narrows width of the corresponding spectral line. As a consequence, the field strongly modifies optical properties of the quantum wells and, therefore, can be used to tune characteristics of the optoelectronic devices based on them.
