We show the formation of bright and dark slow optical solitons based on intersubband transitions in a semiconductor quantum well (SQW). Using the coupled Schrodinger-Maxwell approach, we provide both analytical and numerical results. Such a nonlinear optical process may be used for the control technology of optical delay lines and optical buffers in the SQW solid-state system. With appropriate parameters, we also show the generation of a large cross-phase modulation (XPM). Since the the intersubband energy level can be easily tuned by an external bias voltage, the present investigation may open the possibility for electrically controlled phase modulator in the solid-state system.
We examine theoretically the intersubband transitions induced by laser beams of light with orbital angular momentum (twisted light) in semiconductor quantum wells at normal incidence. These transitions become possible in the absence of gratings thanks to the fact that collimated laser beams present a component of the light's electric field in the propagation direction. We derive the matrix elements of the light-matter interaction for a Bessel-type twisted-light beam represented by its vector potential in the paraxial approximation. Then, we consider the dynamics of photo-excited electrons maki…
Intersubband (ISB) transitions in semiconductor multi-quantum well (MQW) structures are promising candidates for the development of saturable absorbers at terahertz (THz) frequencies. Here, we exploit amplitude and phase-resolved two-dimensional (2D) THz spectroscopy on the sub-cycle time scale to observe directly the saturation dynamics and coherent control of ISB transitions in a metal-insulator MQW structure. Clear signatures of incoherent pump-probe and coherent four-wave mixing signals are recorded as a function of the peak electric field of the single-cycle THz pulses. All nonlinear sign…
Quantum cascade lasers (QCLs) represent a fascinating accomplishment of quantum engineering and enable the direct generation of terahertz (THz) frequency radiation from an electrically-biased semiconductor heterostructure. Their large spectral bandwidth, high output powers and quantum-limited linewidths have facilitated the realization of THz pulses by active mode-locking and passive generation of optical frequency combs (FCs) through intracavity four-wave-mixing, albeit over a restricted operational regime. Here, we conceive an integrated architecture for the generation of high power (10 mW) …

Based on self - consistent field theory we study a soliton generation in cw solid-state lasers with semiconductor saturable absorber. Various soliton destabilizations, i.e. the switch from femtosecond to picosecond generation (''picosecond collapse''), an automodulation regime, breakdown of soliton generation and hysteresis behavior, are predicted.
We report the existence, symmetry breaking and other instabilities of dark polariton-solitons in semiconductor microcavities operating in the strong coupling regime. These half-light half-matter solitons are potential candidates for applications in all-optical signal processing. Their excitation time and required pump powers are a few orders of magnitude less than those of their weakly coupled light-only counterparts.
Strong light-matter coupling has recently been demonstrated in sub-wavelength volumes by coupling engineered optical transitions in semiconductor heterostructures (e.g., quantum wells) to metasurface resonances via near fields. It has also been shown that different resonator shapes may lead to different Rabi splittings, though this has not yet been well explained. In this paper, our aim is to understand the correlation between resonator shape and Rabi splitting, and in particular determine and quantify the physical parameters that affect strong coupling by developing an equivalent circuit netw…
The realization of a cavity soliton laser using a vertical-cavity surface-emitting semiconductor gain structure coupled to an external cavity with a frequency-selective element is reported. All-optical control of bistable solitonic emission states representing small microlasers is demonstrated by injection of an external beam. The control scheme is phase-insensitive and hence expected to be robust for all-optical processing applications. The motility of these structures is also demonstrated.
Semiconductor nanowires offer great potential for realizing broadband photodetectors that are compatible with silicon technology. However, the spectral range of such detectors has so far been limited to selected regions in the ultraviolet, visible and near infrared. Here, we report on broadband nanowire heterostructure array photodetectors exhibiting a photoresponse from the visible to long-wavelength infrared. In particular, the infrared response from 3-20 um is enabled by normal incidence excitation of intersubband transitions in low-bandgap InAsP quantum discs synthesized axially within InP…
We report on experimental observation of localized structures in two mutually coupled broad-areahttp://hal.archives-ouvertes.fr/images/calendar.gif semiconductor resonators. These structures coexist with a dark homogeneous background and they have the same properties as cavity solitons without requiring the presence of a driving beam into the system. They can be switched individually on and off by means of a local addressing beam.
We propose a unified description of intersubband absorption saturation for quantum wells inserted in a resonator, both in the weak and strong light-matter coupling regimes. We demonstrate how absorption saturation can be engineered. In particular we show that the saturation intensity increases linearly with the doping in the strong coupling regime, while it remains doping independent in weak coupling. Hence, countering intuition, the most suitable region to exploit low saturation intensities is not the ultra-strong coupling regime, but is instead at the onset of the strong light-matter couplin…
Supercontinuum generation in Kerr media has become a staple of nonlinear optics. It has been celebrated for advancing the understanding of soliton propagation as well as its many applications in a broad range of fields. Coherent spectral broadening of laser light is now commonly performed in laboratories and used in commercial white light sources. The prospect of miniaturizing the technology is currently driving experiments in different integrated platforms such as semiconductor on insulator waveguides. Central to the spectral broadening is the concept of higher-order soliton fission. While wi…
We experimentally demonstrate the existence of non dispersive solitary waves associated with a 2$π$ phase rotation in a strongly multimode ring semiconductor laser with coherent forcing. Similarly to Bloch domain walls, such structures host a chiral charge. The numerical simulations based on a set of effective Maxwell-Bloch equations support the experimental evidence that only one sign of chiral charge is stable, which strongly affects the motion of the phase solitons. Furthermore, the reduction of the model to a modified Ginzburg Landau equation with forcing demonstrates the generality of the…
Dissipative Kerr solitons are self-organized optical waves arising from the interplay between Kerr effect and dispersion. They can form spontaneously in nonlinear microresonators pumped with an external continuous-wave laser, which provides the parametric gain for the proliferation of an ultrastable frequency comb. These miniaturized and battery driven microcombs have become a disruptive technology for precision metrology, broadband telecommunication and ultrafast optical ranging. In this work, we report on the first experimental observation of dissipative Kerr solitons generated in a ring cav…
We report a comprehensive study of low-power, octave-bandwidth, single-soliton microresonator frequency combs in both the 1550 nm and 1064 nm bands. Our experiments utilize fully integrated silicon-nitride Kerr microresonators, and we demonstrate direct soliton generation with widely available distributed-Bragg-reflector lasers that provide less than 40 mW of chip-coupled laser power. We report measurements of soliton thermal dynamics and demonstrate how rapid laser-frequency control, consistent with the thermal timescale of a microresonator, facilitates stabilization of octave-bandwidth solit…
Metasurfaces control optical wavefronts via arrays of nanoscale resonators laid out across a surface. When combined with III-V semiconductors with strong optical nonlinearities, a variety of nonlinear effects such as harmonic generation and all optical modulation can be enabled and enhanced at the nanoscale. This review presents our research on engineering and boosting nonlinear effects in ultrafast and nonlinear semiconductor metasurfaces fabricated at the Center for Integrated Nanotechnologies (CINT). We cover our recent works on parametric generation of harmonic light via direct and cascade…
Dissipative Kerr solitons (DKSs) have been generated via injection locking of chipscale microresonators to continuous-wave (CW) III-V lasers. This advance has enabled fully integrated hybrid microcomb systems that operate in turnkey mode and can access microwave repetition rates. Yet, CW-driven DKS exhibits low energy conversion efficiency and high optical power threshold, especially when the repetition rate is within the microwave range that is convenient for direct detection with off-the-shelf electronics. Efficient DKS can be generated by spatiotemporally structured light (i.e., pulsed pump…
We analyze experimentally and theoretically the spatio-temporal dynamics of a highly multimode semiconductor laser with coherent optical injection. Due to the particular geometry of the device (a 1~m long ring cavity), the multimode dynamics can be resolved in real time and we observe stable chiral solitons and domain dynamics. The experiment is analyzed in the framework of a set of effective semiconductor Maxwell-Bloch equations. We analyze the stability of stationary solutions and simulate both the complete model and a reduced rate equation model. This allows us to predict domain shrinking a…
Frequency combs have become a prominent research area in optics. Of particular interest as integrated comb technology are chip-scale sources, such as semiconductor lasers and microresonators, which consist of resonators embedding a nonlinear medium either with or without population inversion. Such active and passive cavities were so far treated distinctly. Here we propose a formal unification by introducing a general equation that describes both types of cavities. The equation also captures the physics of a hybrid device - a semiconductor ring laser with an external optical drive - in which we…
Semiconductor microcavities operating in the polaritonic regime are highly non-linear, high speed systems due to the unique half-light, half-matter nature of polaritons. Here, we report for the first time the observation of propagating multi-soliton polariton patterns consisting of multi-peak structures either along (x) or perpendicular to (y) the direction of propagation. Soliton arrays of up to 5 solitons are observed, with the number of solitons controlled by the size or power of the triggering laser pulse. The break-up along the x direction occurs due to interplay of bistability, negative …
Nonlinear light propagation in a single-mode micron-size waveguide made of semiconducting excitonic material has been theoretically studied in terms of exciton-polaritons by using an analysis based on macroscopic fields. When a light pulse is spectrally centered in the vicinity of the ground-state Wannier exciton resonance, it interacts with the medium nonlinearly. This optical cubic nonlinearity is caused by the repulsive exciton-exciton interactions in the semiconductor, and at resonance it is orders of magnitude larger than the Kerr nonlinearity (e.g., in silica). We demonstrate that a very…
Solitary waves have consistently captured the imagination of scientists, ranging from fundamental breakthroughs in spectroscopy and metrology enabled by supercontinuum light, to gap solitons for dispersionless slow-light, and discrete spatial solitons in lattices, amongst others. Recent progress in strong-field atomic physics include impressive demonstrations of attosecond pulses and high-harmonic generation via photoionization of free-electrons in gases at extreme intensities of 1014 Wcm2. Here we report the first phase-resolved observations of femtosecond optical solitons in a semiconductor …
Optical localized states are usually defined as self-localized bistable packets of light which exist as independently controllable optical intensity pulses either in the longitudinal or transverse dimension of nonlinear optical systems. Here we provide the first experimental and analytical demonstration of the existence of longitudinal localized states which exist fundamentally in the phase of laser light. These robust and versatile phase bits can be individually nucleated and canceled in an injection-locked semiconductor laser operated in a neuron- like excitable regime and submitted to delay…
Optical injection locking is implemented to faithfully transfer the phase noise of a dissipative Kerr microresonator soliton comb in addition to the amplification of the Kerr comb. Unlike Er-doped fiber and semiconductor optical amplifiers, the optical injection locking amplifies the comb mode without degrading the optical signal-to-noise ratio. In addition, we show that the residual phase noise of the optical injection locking is sufficiently small to transfer the relative phase noise of comb modes (equivalent to the repetition frequency) of low phase noise Kerr combs, concluding that the opt…
We discuss a novel method for generating octave-spanning supercontinua and few-cycle pulses in the important mid-IR wavelength range. The technique relies on strongly phase-mismatched cascaded second-harmonic generation (SHG) in mid-IR nonlinear frequency conversion crystals. Importantly we here investigate the so-called noncritical SHG case, where no phase matching can be achieved but as a compensation the largest quadratic nonlinearities are exploited. A self-defocusing temporal soliton can be excited if the cascading nonlinearity is larger than the competing material self-focusing nonlinear…
We consider two-dimensional (2D) arrays of self-organized semiconductor quantum dots (QDs) strongly interacting with electromagnetic field in the regime of Rabi oscillations. The QD array built of two-level states is modelled by two coupled systems of discrete nonlinear Schrödinger equations. Localized modes in the form of single-peaked fundamental and vortical stationary Rabi solitons and self-trapped breathers have been found. The results for the stability, mobility and radiative properties of the Rabi modes suggest a concept of a self-assembled 2D \textit{% soliton-based nano-antenna}, whic…
Silicon photonics enables wafer-scale integration of optical functionalities on chip. A silicon-based laser frequency combs could significantly expand the applications of silicon photonics, by providing integrated sources of mutually coherent laser lines for terabit-per-second transceivers, parallel coherent LiDAR, or photonics-assisted signal processing. Here, we report on heterogeneously integrated laser soliton microcombs combining both InP/Si semiconductor lasers and ultralow-loss silicon nitride microresonators on monolithic silicon substrate. Thousands of devices are produced from a sing…
We use a one-dimensional polariton fluid in a semiconductor microcavity to explore the rich nonlinear dynamics of counter-propagating interacting Bose fluids. The intrinsically driven-dissipative nature of the polariton fluid allows to use resonant pumping to impose a phase twist across the fluid. When the polariton-polariton interaction energy becomes comparable to their kinetic energy, linear interference fringes transform into a train of solitons. A novel type of bistable behavior controlled by the phase twist across the fluid is experimentally evidenced.
The strong-coupling regime between an electronic transition and the photonic mode of a optical resonator manifests itself in the lifting of the degeneracy between the two modes and the creation of two polariton states with mixed optical and electronic character. This phenomenon has been studied in atoms, excitons in semiconductors and quantum electrodynamics circuits based on Josephson junctions. Recently, there is also strong interest to study similar effects using intersubband transitions in quantum wells in the terahertz, where the ultra strong coupling regime can be reached and new physica…
In a recent preprint (arXiv:1401.1128v1) Cilibrizzi and co-workers report experiments and simulations showing the scattering of polaritons against a localised obstacle in a semiconductor microcavity. The authors observe in the linear excitation regime the formation of density and phase patterns reminiscent of those expected in the non-linear regime from the nucleation of dark solitons. Based on this observation, they conclude that previous theoretical and experimental reports on dark solitons in a polariton system should be revised. Here we comment why the results from Cilibrizzi et al. take p…
We study interactions of extremely short three-dimensional bipolar electromagnetic pulses propagating towards each other in an array of semiconductor carbon nanotubes, along any direction perpendicular to their axes. The analysis provides a full account of the effects of the nonuniformity of the pulses' fields along the axes. The evolution of the electromagnetic field and charge density in the sample is derived from the Maxwell's equations and the continuity equation, respectively. In particular, we focus on indirect interaction of the pulses via the action of their fields on the electronic su…
We propose a possibility to simulate the exciton-polariton (EP) system in the lossless limit, which is not currently available in semiconductor microcavities, by means of a simple optical dual-core waveguide, with one core carrying the nonlinearity and operating close to the zero-group-velocity-dispersion (GVD) point, and the other core being linear and dispersive. Both 2D and 1D EP systems may be emulated by means of this optical setting. In the framework of this system, we find that, while the uniform state corresponding to the lower branch of the nonlinear dispersion relation is stable agai…
Second-order optical nonlinearities can be greatly enhanced by orders of magnitude in resonantly excited nanostructures, theoretically predicted and experimentally investigated in a variety of semiconductor systems. These resonant nonlinearities continually attract attention, particularly in newly discovered materials, but tend not to be as efficient as currently predicted. This limits their exploitation in frequency conversion. Here, we present a clear-cut theoretical and experimental demonstration that the second-order nonlinear susceptibility can vary by orders of magnitude as a result of g…
In recent years, beta gallium oxide (beta-\ce{Ga2O3}) has become the most investigated isomorph of gallium oxide polymorphs, due to the great potential it represents for applications in optoelectronics and photonics for solar technology, particularly in blind ultraviolet photodetector solar cells (SBUV) designs. To optimize its use in these applications, and to identify possible new features, knowledge of its fundamental properties is relevant. In this respect, optical, thermal and electronic properties of beta-\ce{Ga2O3} have been studied expriementally, providing evidence of a wide-band inor…
Networks inside current data centers comprise a hierarchy of power-hungry electronic packet switches interconnected via optical fibers and transceivers. As the scaling of such electrically-switched networks approaches a plateau, a power-efficient solution is to implement a flat network with optical circuit switching (OCS), without electronic switches and a reduced number of transceivers due to direct links among servers. One of the promising ways of implementing OCS is by using tunable lasers and arrayed waveguide grating routers. Such an OCS-network can offer high bandwidth and low network la…
Quantum cascade lasers are unipolar semiconductor lasers covering a wide range of the infrared and terahertz spectrum. Lasing action is achieved by using optical intersubband transitions between quantized states in specifically designed multiple-quantum-well heterostructures. A systematic improvement of quantum cascade lasers with respect to operating temperature, efficiency and spectral range requires detailed modeling of the underlying physical processes in these structures. Moreover, the quantum cascade laser constitutes a versatile model device for the development and improvement of simula…
