The development of the semiconductor quantum cascade laser (QCL) [1] has enabled bright coherent sources operating at frequencies between the optical (>100 THz) and electronic (<0.5 THz) ranges opening this frequency region for fundamental science investigations [2-5] as well as for applications [6]. However, detailed information about the internal processes in QCLs and their ultrafast dynamics are needed for their further development towards high output power, longer wavelengths and stable pulsed operation. We introduce a novel approach to study the gain and dynamics of a terahertz (THz) QCL [7] using phase resolved measurements of the stimulated emission. This is enabled by direct recording of the emitted electric field with <100 fs time resolution. For the case of the THz QCL we demonstrate the validity of the quantum mechanical description of the laser. We show for the first time the real bandwidth of the terahertz gain medium, the current dependence of this gain, and the losses associated with the wave propagation in the laser waveguide.
The optical properties of ZnO quantum wells, which have potential application of short-wavelength semiconductor laser utilizing a high-density excitonic effect, were investigated. Stimulated emission of excitons was observed at temperatures well above room temperature due to the adoption of the lattice-matched substrates. The mechanism of stimulated emission from ZnO quantum wells is discussed in this chapter.
Concomitant amplified spontaneous emission (ASE) and Förster resonance energy transfer (FRET) are investigated in electrospun light-emitting fibers. Upon dye-doping with a proper FRET couple system, free-standing fibrous mats exhibit tunable FRET efficiency and, more importantly, tailorable threshold conditions for stimulated emission. In addition, effective scattering of light is found in the fibrous material by measuring the transport mean free path of photons by coherent backscattering experiments. The interplay of ASE and FRET leads to high control in designing optical properties from elec…
Stimulated surface- and edge-emission were investigated for ZnO thin films grown epitaxially by pulsed laser deposition. The lasing threshold was 0.32 MW/cm2 for surface pumping and 0.5 MW/cm2 for edge pumping, which is significantly lower than thresholds observed previously. A modified variable stripe length method was used to measure the gain, which was 1369 cm-1 for N-band emission. Losses were measured using the shifting excitation spot method and values of 6.2 cm-1 and 6.3 cm-1 were found for the N-band and P-band, respectively. The measured gain and loss were the highest and lowest (resp…
We experimentally observe the fast relaxation and relatively slow recombination dynamics of photogenerated electrons/holes in an epitaxial graphene-on-Si heterostructure under pumping with a 1550-nm, 80-fs pulsed fiber laser beam and probing with the corresponding terahertz (THz) beam generated by and synchronized with the pumping laser. The time-resolved electric-field intensity originating from the coherent terahertz photon emission is electro-optically sampled in total-reflection geometry. The Fourier spectrum from 1.8 to 5.2 THz agrees well the pumping photon spectrum. This result is attri…
We report first principles ab initio density functional calculations of hydrogen dynam- ics in hydrogenated amorphous silicon. Thermal motion of the host Si atoms drives H diffusion, as we demonstrate by direct simulation and explain with simple models. Si-Si bond centers and Si ring centers are local energy minima as expected. We also describe a new mechanism for break- ing Si-H bonds to release free atomic H into the network: a fluctuation bond center detachment (FBCD) assisted diffusion. H dynamics in a-Si:H is dominated by structural fluctuations intrinsic to the amorphous phase not presen…
We investigate the pump efficiency of silicon vacancy-related spins in silicon carbide. For a crystal inserted into a microwave cavity with a resonance frequency of 9.4 GHz, the spin population inversion factor of 75 with the saturation optical pump power of about 350 mW is achieved at room temperature. At cryogenic temperature, the pump efficiency drastically increases, owing to an exceptionally long spin-lattice relaxation time exceeding one minute. Based on the experimental results, we find realistic conditions under which a silicon carbide maser can operate in continuous-wave mode and serv…
We performed first principles density functional calculations and simulations of magic-size neutral NaCl nanocubes, and computed the the extraction of a Na neutral corner atom after donating an electron. The atomic structure of the resulting Na corner vacancy is presented.
We show that strongly photoexcited graphene monolayers with 35fs pulses quasi-instantaneously build up a broadband, inverted Dirac fermion population. Optical gain emerges and directly manifests itself via a negative optical conductivity for the first 200fs, where stimulated emission completely compensates absorption loss in the graphene layer. Our experiment-theory comparison with two distinct electron and hole chemical potentials reproduce absorption saturation and gain at 40fs, revealing, particularly, the evolution of the transient state from a hot classical gas to a dense quantum fluid wi…
We present stacked organic lasing heterostructures made by different species of light-emitting electrospun fibers, each able to provide optical gain in a specific spectral region. A hierarchical architecture is obtained by conformable layers of fibers with disordered two-dimensional organization and three-dimensional compositional heterogeneity. Lasing polymer fibers are superimposed in layers, showing asymmetric optical behavior from the two sides of the organic heterostructure, and tailored and bichromatic stimulated emission depending on the excitation direction. A marginal role of energy a…
We have studied the transient evolution of electrons distributed over two levels in a wide quantum well, with the two levels below the optical phonon energy, after an ultrafast interband excitation and cascade emission of optical phonons. If electrons are distributed near the top of the passive region, a temporal negative absorption appears to be dominant in the intersubband response. This is due to the effective broadening of the upper level state under the optical phonon emission. We have then considered the amplification of the ground mode in a THz waveguide with a multiquantum well placed …
We show that plasmons in two-dimensional graphene can have net gain at terahertz frequencies. The coupling of the plasmons to interband electron-hole transitions in population inverted graphene layers can lead to plasmon amplification through the process of stimulated emission. We calculate plasmon gain for different electron-hole densities and temperatures and show that the gain values can exceed $10^{4}$ cm$^{-1}$ in the 1-10 terahertz frequency range, for electron-hole densities in the $10^{9}$-$10^{11}$ cm$^{-2}$ range, even when plasmon energy loss due to intraband scattering is considere…
Stimulated emission (SE) was measured from two InGaN multiple quantum well (MQW) laser structures with different In compositions. SE threshold power densities (I_th) increased with increasing QW depth (x). Time-resolved differential transmission measurements mapped the carrier relaxation mechanisms and explained the dependence of I_th on x. Carriers are captured from the barriers to the QWs in < 1 ps, while carrier recombination rates increased with increasing x. For excitation above I_th an additional, fast relaxation mechanism appears due to the loss of carriers in the barriers through a cas…
In recent years, there has been increasing interest in studying the quantum characteristics in plasmonic metamaterials. By using the Hamiltonian combined with second quantization, we have investigated the basic excitation of the coupled metamaterials and presented a quantum description of them. The interaction between the excitation of the coupled metamaterial and the exciton in the quantum dot material has been further considered with the aid of the interaction Hamiltonian. In such a damping system, a set of Langevin equations has been used to deal with the quantum motion of the system. And t…
Stimulated emission is the process fundamental to laser operation, thereby producing coherent photon output. Despite negatively-charged nitrogen-vacancy (NV$^-$) centres being discussed as a potential laser medium since the 1980's, there have been no definitive observations of stimulated emission from ensembles of NV$^-$ to date. Reasons for this lack of demonstration include the short excited state lifetime and the occurrence of photo-ionisation to the neutral charge state by light around the zero-phonon line. Here we show both theoretical and experimental evidence for stimulated emission fro…
Negatively charged nitrogen-vacancy centres in diamond are promising quantum magnetic field sensors. Laser threshold magnetometry has been a theoretical approach for the improvement of NV-centre ensemble sensitivity via increased signal strength and magnetic field contrast. In this work we experimentally demonstrate laser threshold magnetometry. We use a macroscopic high-finesse laser cavity containing a highly NV-doped and low absorbing diamond gain medium that is pumped at 532nm and resonantly seeded at 710nm. This enables amplification of the signal power by stimulated emission of 64%. We s…
