HfO$_2$ is an important high-$κ$ dielectric and ferroelectric, exhibiting a complex potential energy landscape with several phases close in energy. It is, however, a strongly anharmonic solid, and thus describing its temperature-dependent behavior is methodologically challenging. We propose an approach based on self-consistent, effective harmonic potentials and higher-order corrections to study the potential energy surface of anharmonic materials. The introduction of a reweighting procedure enables the usage of unregularized regression methods and efficiently harnesses the information contained in every data point obtained from density functional theory. This renders the approach highly efficient and a promising candidate for large-scale studies of materials and phase transitions. We detail the approach and test it on the example of the high-temperature cubic phase of HfO$_2$. Our results for the thermal expansion coefficient, $α_V \approx 3.3\times 10^{-5}$ K$^{-1}$, are in agreement with existing experimental ($α_V \approx 4\pm1\times 10^{-5}$ K$^{-1}$) and theoretical ($α_V \approx 5\pm1\times 10^{-5}$ K$^{-1}$) work. Likewise, the bulk modulus agrees well with experiment. We show the detailed temperature dependence of these quantities.
Cubic hafnia (HfO$_2$) is of great interest for a number of applications in electronics because of its high dielectric constant. However, common defects in such applications degrade the properties of hafina. We have investigated the electronic properties of oxygen vacancies and nitrogen substitution in cubic HfO$_2$ using first principles calculations based on density functional theory (DFT) and many-body diffusion Monte Carlo (DMC) methods. We investigate five different charge defect states of oxygen vacancies, as well as substitutional N defects which can lead to local magnetic moments. Both…
We report on optical properties of various polymorphs of hafnia predicted within the framework of density functional theory. The full potential linearised augmented plane wave method was employed together with the Tran-Blaha modified Becke-Johnson potential for exchange and local density approximation for correlation. Unit cells of monoclinic, cubic, and tetragonal crystalline, and a simulated annealing-based model of amorphous hafnia were fully relaxed with respect to internal positions and lattice parameters. The thus obtained band gaps of 5.76 eV, 5.88 eV, 6.54 eV, and 5.5 eV for monoclinic…
Hafnia (HfO2) is a promising material for emerging chip applications due to its high-k dielectric behaviour, suitability for negative capacitance heterostructures, scalable ferroelectricity, and silicon compatibility. The lattice dynamics along with phononic properties such as thermal conductivity, contraction, and heat capacity are under-explored, primarily due to the absence of high quality single crystals. Herein, we report the vibrational properties of a series of HfO2 crystals stabilized with yttrium (chemical formula HfO2:xY, where x = 20, 12, 11, 8, and 0%) and compare our findings with…
The local structure of high pressure BaTiO$_3$ has been interrogated by neutron total scattering methods, up to pressures of 4.18 GPa at ambient temperature. Competitive refinements of cubic, tetragonal and rhombohedral distortion modes against pair distribution functions indicate contrasting local structure behaviour of temperature- and pressure-induced cubic BaTiO$_3$. Suppression of the mode amplitude, isotropy of the order parameter direction and loss of sensitivity to correlated Ti displacements at high pressure all suggest a high-pressure local structure that is more consistent with the …
A method for 3D interpolation between hard spheres is described. The function to be interpolated could be the charge density between atoms in condensed matter. Its electrostatic potential is found analytically, and so are various integrals. Periodicity is not required. The interpolation functions are localized structure-adapted linear combinations of spherical waves, socalled unitary spherical waves (USWs), centered at the spheres where they have cubic-harmonic character. Input to the interpolation are the coefficients in the cubic-harmonic expansion of the target function at and slightly outs…
The quasi-harmonic model proposes that a crystal can be modeled as atoms connected by springs. We demonstrate how this viewpoint can be misleading: a simple application of Gauss' law shows that the ion-ion potential for a cubic Coulomb system can have no diagonal harmonic contribution and so cannot necessarily be modeled by springs. We investigate the repercussions of this observation by examining three illustrative regimes: the bare ionic, density tight-binding, and density nearly-free electron models. For the bare ionic model, we demonstrate the zero elements in the force constants matrix an…
We present ab-initio calculations of the quasi-harmonic temperature dependent elastic constants. The isothermal elastic constants are calculated at each temperature as second derivatives of the Helmholtz free energy with respect to strain and corrected for finite pressure effects. This calculation is repeated for a grid of geometries and the results interpolated at the minimum of the Helmholtz free energy. The results are compared with the quasi-static elastic constants. Thermodynamic relationships are used to derive the adiabatic elastic constants that are compared with the experimental measu…
Hyper-Raman scattering experiments allowed collecting the spectra of the lowest F1u-symmetry mode of PbTiO3 crystal in the paraelectric phase up to 930K as well as down to about 1K above the phase transition. It is realized that this mode is fully responsible for the Curie-Weiss behavior of its dielectric permittivity above Tc. Near the phase transition, this phonon frequency softens down to 17 cm-1 and its spectrum can be well modeled as a response of a single damped harmonic oscillator. It is concluded that PbTiO3 constitutes a clean example of a soft mode-driven ferroelectric system.
The impact of ordered vacancies on the dynamic stability of perovskites is investigated under the $\textit{ab initio}$ framework with a focus on cubic BaFeO$_{3}$ ($Pm\bar{3}m$) and vacancy-ordered monoclinic BaFeO$_{2.67}$ ($P2_{1}/m$). The harmonic approximation shows that both structures are dynamically unstable at 0 K. For the monoclinic structure, the instability is related to rotational distortions of the Fe coordination tetrahedra near the ordered vacancies. $\textit{Ab initio}$ molecular dynamics simulations in combination with the introduced structural descriptor demonstrate that both…
Solid cubane, which is composed of weakly interacting cubic molecules, exhibits many unusual and interesting properties, such as a very large thermal expansion and a first-order phase transition at T$_{p}$=394 K from an orientationally-ordered phase of R$\bar{3}$ symmetry to a {\it non-cubic} disordered phase of the same symmetry with a volume expansion of 5.4%, among the largest ever observed. We study the lattice dynamics of solid cubane within the quasi-harmonic and rigid-molecule approximation to explain some of these unusual dynamical properties. The calculated phonon density of states, d…
The local crystal structures of many perovskite-structured materials deviate from the average space group symmetry. We demonstrate, from lattice-dynamics calculations based on quantum chemical force constants, that all the caesium-lead and caesium-tin halide perovskites exhibit vibrational instabilities associated with octahedral titling in their high-temperature cubic phase. Anharmonic double-well potentials are found for zone-boundary phonon modes in all compounds with barriers ranging from 108 to 512 meV. The well depth is correlated with the tolerance factor and the chemistry of the compos…
High-order harmonic generation (HHG) from atoms is a coherent light source that opens up attosecond physics, but it is the application of HHG to solids that brings much of excitement for the last decade. Here we report a completely new kind of harmonics in a quasi-one-dimensional and hexagonal barium titanium sulfide: Under circularly polarized laser excitation, harmonics are generated only at first, fifth, seventh and eleventh orders. These magic harmonics appear only with circularly polarized light, not with linearly polarized light. Neither cubic nor tetragonal cells have magic harmonics ev…
We present a general scheme for the computation of the time dependent (TD) quadratic susceptibility ($χ^{(2)}$) of an extended insulator obtained by applying the `$2n+1$' theorem to the action functional as defined in TD density functional theory. The resulting expression for $χ^{(2)}$ includes self-consistent local-field effects, and is a simple function of the linear response of the system. We compute the static $χ^{(2)}$ of nine III-V and five II-VI semiconductors using the local density approximation(LDA) obtaining good agreement with experiment. For GaP we also evaluate the TD $χ^{(2)}$ f…
We present in detail the formulation of the ab initio theory we have developed for the calculation of the macroscopic second-order susceptibility $χ^{(2)}$. We find a general expression for $χ^{(2)}$ valid for any fields, containing the ab initio relation between the \textit{microscopic} and \textit{macroscopic} formulation of the second-order responses. We consider the long wavelength limit and we develop our theory in the Time-Dependent Density-Functional Theory framework. This allows us to include straightforwardly many-body effects such as crystal local-field and excitonic effects. We comp…
At room temperature, PbTe and SnTe are efficient thermoelectrics with a cubic structure. At low temperature, SnTe undergoes a ferroelectric transition with a critical temperature strongly dependent on the hole concentration, while PbTe is an incipient ferroelectric. By using the stochastic self-consistent harmonic approximation, we investigate the anharmonic phonon spectra and the occurrence of a ferroelectric transition in both systems. We find that vibrational spectra strongly depends on the approximation used for the exchange-correlation kernel in density functional theory. If gradient corr…
We consider ferroelastic first-order phase transitions with $N_{OP}$ order-parameter strains entering Landau free energies as invariant polynomials, that have $N_V$ structural-variant Landau minima. The total free energy includes (seemingly innocuous) harmonic terms, in the $n = 6 -N_{OP}$ {\it non}-order-parameter strains. Four 3D transitions are considered, tetragonal/orthorhombic, cubic/tetragonal, cubic/trigonal and cubic/orthorhombic unit-cell distortions, with respectively, $N_{OP} = 1, 2, 3 $ and 2; and $N_V = 2, 3, 4$ and 6. Five 2D transitions are also considered, as simpler examples.…
We show that a direct connection can be drawn, based on fundamental quantum principles, between the Morse potential, extensively used as an empirical description for the atomic interaction in diatomic molecules, and the harmonic potential. This is conceptually achieved here through a non-additive translation operator, whose action leads to a perfect equivalence between the quantum harmonic oscillator in deformed space and the quantum Morse oscillator in regular space. In this way, our theoretical approach provides a distinctive first principle rationale for anharmonicity, therefore revealing a…
We study electrostatic and phonon properties of Yukawa crystals. It is shown that in the harmonic approximation these systems which is in use in the theory dusty plasma can be described analytically by the model from the theory of neutron stars and white dwarfs. Using this approximation we consider properties of body-centred cubic (bcc), face-centred cubic (fcc), hexagonal close-packed (hcp), and MgB$_2$ lattices. MgB$_2$ and hcp lattices have never been studied earlier in the context of Yukawa systems. It is shown that they never possess the smallest potential energy and the phase diagram of …
