We compute the spectrum of pure spin current injection in ferroelectric single-layer SnS, SnSe, GeS, and GeSe. The formalism takes into account the coherent spin dynamics of optically excited conduction states split in energy by spin orbit coupling. The velocity of spins is calculated as a function of incoming photon energy and angle of linearly polarized light within a full electronic band structure scheme using density functional theory. We find peak speeds of 250, 210, 180 and 154 Km/s for SnS, SnSe, GeS and GeSe, respectively which are an order of magnitude larger than those found in bulk semiconductors, e.g., CdSe and GaAs. Interestingly, the spin velocity is independent of the direction of polarization of light in a range of photon energies. Our results demonstrate that single-layer SnS, SnSe, GeS and GeSe are candidates to produce on demand spin-velocity injection for spintronics applications.
We study the injection current response tensor (also known as circular photogalvanic effect or ballistic current) in ferrolectric monolayer GeS, GeSe, SnS, and SnSe. We find that the injection current is perpendicular to the spontaneous in-plane polarization and could reach peak (bulk) values of the order of $10^{10}$A/V$^{2}$s in the visible spectrum. The magnitude of the injection current is the largest reported in the literature to date for a two dimensional material. To rationalize the large injection current, we correlate the injection current spectrum with the joint density of states, el…
The electronic structure of (group-III) metal-monochalcogenide monolayers exhibits many unusual features. Some, such as the unusually distorted upper valence band dispersion we describe as a 'caldera', are primarily the result of purely orbital interactions. Others, including spin splitting and wavefunction spin-mixing, are directly driven by spin-orbit coupling. We employ elementary group theory to explain the origins of these properties, and use a tight-binding model to calculate the phenomena enabled by them, such as band-edge carrier effective g-factors, optical absorption spectrum, conduc…
We propose a photoexcitation scheme for pure spin current generation in graphene subject to a Rashba spinorbit coupling. Although excitation using circularly-polarized light does not result in optical orientation of spins in graphene unless an additional magnetic field is present, we show that excitation with linearly-polarized light at normal incidence yields spin current injection without magnetic field. Spins are polarized within the graphene plane and are displaced in opposite directions, with no net charge displacement. The direction of the spin current is determined by the linear polariz…
We show that local injection of pure spin current into an electrically disconnected ferromagnetic - normal-metal sandwich induces electric currents, that run along closed loops inside the device, and are powered by the source of the spin injection. Such electric currents may significantly modify voltage distribution in spin-injection devices and induce long-range tails of spin accumulation.
We propose an effect whereby an electric current along the interface between a ferromagnetic and normal metal leads to injection of pure spin current into the normal metal, if the magnetization-direction in the ferromagnet varies along the direction of current. For the specific example of a ferromagnetic domain wall, we compute the inverse spin-Hall effect voltage this spin current gives rise to when injected into a Pt layer. Furthermore, we show that this pure spin current leads to modification of the parameters that govern spin transfer and current-driven domain-wall motion, which can be use…
We present a theoretical study of spin-velocity injection (SVI) of a pure spin current (PSC) induced by a linearly polarized light that impinges normally on the surface of two 50\% hydrogenated noncentrosymmetric two-dimensional (2D) graphene structures. The first structure, hydrogenated at only one side, labeled Up, also known as graphone, and the second, labelled Alt, is 25\% hydrogenated at both sides. The hydrogenation opens an energy gap in both structures. We analyze two possibilities: in the first, the spin is fixed along a chosen direction, and the resulting SVI is calculated; in the s…
Creating, manipulating and detecting spin polarized carriers are the key elements of spin based electronics. Most practical devices use a perpendicular geometry in which the spin currents, describing the transport of spin angular momentum, are accompanied by charge currents. In recent years, new sources of pure spin currents, i.e., without charge currents, have been demonstrated and applied. In this paper, we demonstrate a conceptually new source of pure spin current driven by the flow of heat across a ferromagnetic/non-magnetic metal (FM/NM) interface. This spin current is generated because t…
We investigate the power dependence of pure spin current injection in GaAs bulk and quantum-well samples by a quantum interference and control technique. Spin separation is measured as a function of the relative strength of the two transition pathways driven by two laser pulses. By keeping the relaxation time of the current unchanged, we are able to relate the spin separation to the injected average velocity. We find that the average velocity is determined by the relative strength of the two transitions in the same way as in classical interference. Based on this, we conclude that the density o…
We present measurements of thermal and electrical spin injection in nanoscale metallic non-local spin valve (NLSV) structures. Informed by measurements of the Seebeck coefficient and thermal conductivity of representative films made using a micromachined Si-N thermal isolation platform, we use simple analytical and finite element thermal models to determine limits on the thermal gradient driving thermal spin injection and calculate the spin dependent Seebeck coefficient to be $-0.5\ μ\mathrm{V}/\mathrm{K}< S_{s}<-1.3\ μ\mathrm{V}/\mathrm{K}$. This is comparable in terms of the fraction of the …
We present a study of dynamical spin injection from a three-dimensional ferromagnet into two-dimensional single-layer graphene. Comparative ferromagnetic resonance (FMR) studies of ferromagnet/graphene strips buried underneath the central line of a coplanar waveguide show that the FMR linewidth broadening is the largest when the graphene layer protrudes laterally away from the ferromagnetic strip, indicating that the spin current is injected into the graphene areas away from the area directly underneath the ferromagnet being excited. Our results confirm that the observed damping is indeed a si…
The conductance mismatch problem limits the spin-injection efficiency significantly, and spin-injection into graphene has been usually requiring high-quality tunnel barriers to circumvent the conductance mismatch. We introduce a novel approach, which enables generation of a pure spin current into single-layer graphene (SLG) free from electrical conductance mismatch by using dynamical spin injection. Experimental demonstration of spin-pumping-induced spin current generation and spin transport in SLG at room temperature was successfully achieved and the spin coherence was estimated to be 1.36 μm…
The nonlocal spin injection in lateral spin valves is highly expected to be an effective method to generate a pure spin current for potential spintronic application. However, the spin valve voltage, which decides the magnitude of the spin current flowing into an additional ferromagnetic wire, is typically of the order of 1 μV. Here we show that lateral spin valves with low resistive NiFe/MgO/Ag junctions enable the efficient spin injection with high applied current density, which leads to the spin valve voltage increased hundredfold. Hanle effect measurements demonstrate a long-distance collec…
We study theoretically helical edge states of 2D and 3D topological insulators (TI) tunnel-coupled to metal leads and show that their transport properties are strongly affected by contacts as the latter play a role of a heat bath and induce damping and relaxation of electrons in the helical states of TI. A simple structure that produces a pure spin current in the external circuit is proposed. The current and spin current delivered to the external circuit depend on relation between characteristic lengths: damping length due to tunneling, contact length and, in case of 3D TI, mean free path and …
Graphene is an ideal material for spin transport as very long spin relaxation times and lengths can be achieved even at room temperature. However, electrical spin injection is challenging due to the conductivity mismatch problem. Spin pumping driven by ferromagnetic resonance is a neat way to circumvent this problem as it produces a pure spin current in the absence of a charge current. Here, we show spin pumping into single layer graphene in micron scale devices. A broadband on-chip RF current line is used to bring micron scale permalloy (Ni$_{80}$Fe$_{20}$) pads to ferromagnetic resonance wit…
In this paper, a 3-terminal spin-transfer torque nano-oscillator (STNO) is studied using the concurrent spin injection of a spin-polarized tunneling current and a spin Hall current exciting the free layer into dynamic regimes beyond what is achieved by each individual mechanism. The pure spin injection is capable of inducing oscillations in the absence of charge currents effectively reducing the critical tunneling current to zero. This reduction of the critical charge currents can improve the endurance of both STNOs and non-volatile magnetic memories (MRAM) devices. It is shown that the system…
We analyze a coherent injection of single electrons on top of the Fermi sea in two situations, at finite-temperature and in presence of pure dephasing. Both finite-temperature and pure dephasing change the property of the injected quantum states from pure to mixed. However, we show that the temperature-induced mixedness does not alter the coherence properties of these single-electronic states. In particular two such mixed states exhibit perfect antibunching while colliding at an electronic wave splitter. This is in striking difference with the dephasing-induced mixedness which suppresses antib…
We report the experimental observation of mutual synchronization of magnetic nanooscillators driven by pure spin current generated by nonlocal spin injection. We show that the oscillators efficiently synchronize due to the direct spatial overlap of the dynamical modes excited by spin current, which is facilitated by the large size of the auto-oscillation area inherent to these devices. The synchronization occurs within an interval of the driving current determined by the competition between the dynamic nonlinearity that facilitates synchronization, and the short-wavelength magnetic fluctuation…
In the time-dependent simulation of pure states dealing with transport in open quantum systems, the initial state is located outside of the active region of interest. Using the superposition principle and the analytical knowledge of the free time-evolution of such state outside the active region, together with absorbing layers and remapping, a model for a very significant reduction of the computational burden associated to the numerical simulation of open time-dependent quantum systems is presented. The model is specially suited to study (many-particle and high-frequency effects) quantum trans…
We demonstrate the injection of pure valley-orbit currents in multi-valley semiconductors and present the theory of this effect. We studied photo-induced transport in $n$-doped (111)-oriented silicon metal-oxide-semiconductor field effect transistors at room temperature. By shining circularly polarized light on exact oriented structures with six equivalent valleys, non-zero electron fluxes within each valley are generated, which compensate each other and do not yield a net electric current. By disturbing the balance between the valley fluxes, in this work by applying linearly polarized radiati…
There has been considerable interest in exploiting the spin degrees of freedom of electrons for potential information storage and computing technologies. Topological insulators (TI), a class of quantum materials, have special gapless edge/surface states, where the spin polarization of the Dirac fermions is locked to the momentum direction. This spin-momentum locking property gives rise to very interesting spin-dependent physical phenomena such as the Edelstein and inverse Edelstein effects. However, the spin injection in pure surface states of TI is very challenging because of the coexistence …
We report on the injection of quantized pure spin current into quantum conductors. In particular, we propose an on demand single spin source generated by periodically varying the gate voltages of two quantum dots that are connected to a two dimensional topological insulator via tunneling barriers. Due to the nature of the helical states of the topological insulator, one or several {\it spin pair}s can be pumped out per cycle giving rise to a pure quantized alternating spin current. Depending on the phase difference between two gate voltages, this device can serve as an on demand single spin em…
Non-local spin injection in lateral spin valves generates a pure spin current which is a diffusive flow of spins (i.e. spin angular momentums) with no net charge flow. The diffusive spins lose phase coherency in precession while undergoing frequent collisions and these events lead to a broad distribution of the dwell time in a transport channel between the injector and the detector. Here we show the lateral spin-valves with dual injectors enable us to detect a genuine in-plane precession signal from the Hanle effect, demonstrating the phase coherency in the in-plane precession is improved with…
We study experimentally the possibility to utilize pulses of pure spin current, produced via the nonlocal spin injection mechanism, to generate short packets of spin waves propagating in nanoscale magnetic waveguides. The spatially and time-resolved micro-focus Brillouin light scattering spectroscopy measurements demonstrate that the excitation by spin current results in extremely fast transient response, enabling efficient generation of short spin-wave packets with duration down to a few nanoseconds. The proposed method opens a route for the implementation of high-speed magnonic systems for t…
Spin transport efficiency in heterostructures depends on the spin conductances of each constituent and their interfaces. We report a comparative study of spin pumping in Y3Fe5O12/Cu/Pt and Y3Fe5O12/Cu/W trilayers. Surprisingly, the insertion of a Cu interlayer between Y3Fe5O12 and W substantially improves (over a factor of 4) the spin current injection into W while similar insertion between Y3Fe5O12 and Pt degrades the spin current. This is a consequence of a much improved Y3Fe5O12/Cu spin mixing conductance relative to that for Y3Fe5O12/W. This result implies the possibility of engineered het…
Realisation of practical spintronic devices relies on the ability to create and detect pure spin currents. In graphene-based spin valves this is usually achieved by injection of spin-polarized electrons from ferromagnetic contacts via a tunnel barrier, with Al2O3 and MgO used most widely as barrier materials. However, the requirement to make these barriers sufficiently thin often leads to pinholes and low contact resistances which in turn results in low spin injection efficiencies, typically 5% at room temperature, due to the so-called resistance mismatch problem. Here we demonstrate an altern…
We present results for the steady-state nonlinear response of a $d_{x^2-y^2}$ superconducting film connected to normal-metal reservoirs under voltage bias, allowing for a subdominant $s$-wave component appearing near the interfaces. Our investigation is based on a current-conserving theory that self-consistently includes the non-equilibrium distribution functions, charge imbalance, and the voltage-dependencies of order parameters and scalar impurity self-energies. For a pure $d$-wave superconductor with [110] orientation of the interfaces to the contacts, the conductance contains a zero-bias p…
Further development of the field of all-electric spintronics requires the successful integration of spin transport channels with spin injector/generator elements. While with the advent of graphene and related 2D materials high performance spin channel materials are available, the use of nanostructured spin generators remains a major challenge. Especially promising for the latter purpose are 3D topological insulators, whose 2D surface states host massless Dirac fermions with spin-momentum locking. Here, we demonstrate injection of spin-polarized current from a topological insulator into graphen…

In this letter, we first show electrical spin injection in the germanium conduction band at room temperature and modulate the spin signal by applying a gate voltage to the channel. The corresponding signal modulation agrees well with the predictions of spin diffusion models. Then by setting a temperature gradient between germanium and the ferromagnet, we create a thermal spin accumulation in germanium without any tunnel charge current. We show that temperature gradients yield larger spin accumulations than pure electrical spin injection but, due to competing microscopic effects, the thermal sp…
Due to the difficulty to grow high quality semiconductors on ferromagnetic metals, the study of spin diffusion transport in Si was only limited to lateral geometry devices. In this work, by using ultra-high vacuum wafer-bonding technique, we have successfully fabricated metal semiconductor metal CoFeB/MgO/Si/Pt vertical structures. We hereby demonstrate pure spin-current injection and transport in the perpendicular current flow geometry over a distance larger than 2μm in n-type Si at room temperature. In those experiments, a pure propagating spin-current is generated via ferromagnetic resonanc…
In recent years, electrical spin injection and detection has grown into a lively area of research in the field of spintronics. Spin injection into a paramagnetic material is usually achieved by means of a ferromagnetic source, whereas the induced spin accumulation or associated spin currents are detected by means of a second ferromagnet or the reciprocal spin Hall effect, respectively. This article reviews the current status of this subject, describing both recent progress and well-established results. The emphasis is on experimental techniques and accomplishments that brought about important …
When a spin-polarized current flows through a ferromagnetic (FM) metal, angular momentum is transferred to the background magnetization via spin-transfer torques. In antiferromagnetic (AFM) materials, however, the corresponding problem is unsolved. We derive microscopically the dynamics of an AFM system driven by spin current generated by an attached FM polarizer, and find that the spin current exerts a driving force on the local staggered order parameter. The mechanism does not rely on the conservation of spin angular momentum, nor does it depend on the induced FM moments on top the AFM backg…
Lateral spin valves are used to generate and characterize pure spin currents. Non-local voltage measured in such structures provides information about spin polarization and spin decay rates. For wide high-transparency F/N contacts it was shown that the Johnson-Silsbee non-local effect is substantially enriched by closed-loop electric currents driven by local spin injection in the electrically dangling part of the valve. For valves with low-transparency F/I/N tunnel contacts such circular currents are strongly suppressed, yet we show that the voltage modifications persist, may be significant, a…
In spinelectronics the spin degree of freedom is used to transmit and store information. Ideally this occurs without net charge currents in order to avoid energy dissipation due to Joule heating. To this end the ability to create pure spin currents i.e.without net charge transfer is essential. Spin pumping is the most popular approach to generate pure spin currents in metals, semiconductors, graphene, and even organic materials. When the magnetization vector in a ferromagnet (FM) - normal metal (NM) junction is excited the spin pumping effect leads to the injection of pure spin currents in the…
