We study the effect of magnetic field on the properties of a high mobility gated two-dimensional electron gas in a field effect transistor with the Hall bar geometry. When approaching the current saturation when the drain side of the channel becomes strongly depleted, we see a number of unusual effects related to the magnetic field induced re-distribution of the electron density in the conducting channel. The experimental results obtained in the non-linear regime have been interpreted based on the results obtained in the linear regime by a simple theoretical model, which describes quite well our observations.
The near-field photoluminescence of a gated two-dimensional electron gas is measured. We use the negatively charged exciton, formed by binding of an electron to a photo-excited electron-hole pair, as an indicator for the local presence of charge. Large spatial fluctuations in the luminescence intensity of the negatively charged exciton are observed. These fluctuations are shown to be due to electrons localized in the random potential of the remote ionized donors. We use these fluctuations to image the electrons and donors distribution in the plane.
We report a backgated InAs/GaSb double quantum well device grown on GaSb substrate. The use of the native substrate allows for high materials quality with electron mobility in excess of 500,000 cm2/Vs at sheet charge density of 8x1011 cm-2 and approaching 100,000 cm2/Vs near the charge neutrality point (CNP). Lattice matching between the quantum well structure and the substrate eliminates the need for a thick buffer, enabling large back gate capacitance and efficient coupling with the conduction channels in the quantum wells. As a result, quantum Hall effects are observed in both electron and …
Spin-orbit interaction is investigated in a dual gated InAs/GaSb quantum well. Using an electric field the quantum well can be tuned between a single carrier regime with exclusively electrons as carriers and a two-carriers regime where electrons and holes coexist. Spin-orbit interaction in both regimes manifests itself as a beating in the Shubnikov-de Haas oscillations. In the single carrier regime the linear Dresselhaus strength is characterized by $β=$ 28.5 meV$Å$ and the Rashba coefficient $α$ is tuned from 75 to 53 meV$Å$ by changing the electric field. In the two-carriers regime the spin …
The photovoltaic effect induced by terahertz radiation in a gated two-dimensional electron gas in magnetic field is considered theoretically. It is assumed that the incoming radiation creates an ac voltage between the source and gate and that the gate length is long compared to the damping length of plasma waves. In the presence of pronounced Shubnikov-de Haas oscillations, an important source of non-linearity is the oscillating dependence of the mobility on the ac gate voltage. This results in a photoresponse oscillating as a function of magnetic field, which is enhanced in the vicinity of th…
We study the temperature flow of conductivities in a gated GaAs two-dimensional electron gas (2DEG) containing self-assembled InAs dots and compare the results with recent theoretical predictions. By changing the gate voltage, we are able to tune the 2DEG density and thus vary disorder and spin-splitting. Data for both the spin-resolved and spin-degenerate phase transitions are presented, the former collapsing to the latter with decreasing gate voltage and/or decreasing spin-splitting. The experimental results support a recent theory, based on modular symmetry, which predicts how the critical …
Electric field effect in electronic double layer transistor (EDLT) configuration with ionic liquids as the dielectric materials is a powerful means of exploring various properties in different materials. Here we demonstrate the modulation of electrical transport properties and extremely high mobility of two-dimensional electron gas at LaAlO$_3$/SrTiO$_3$ (LAO/STO) interface through ionic liquid-assisted electric field effect. By changing the gate voltages, the depletion of charge carrier and the resultant enhancement of electron mobility up to 19380 cm$^2$/Vs are realized, leading to quantum o…
We incorporate an Al-AlO_x-Al single-electron transistor as the gate of a narrow (~100 nm) metal-oxide-semiconductor field-effect transistor (MOSFET). Near the MOSFET channel conductance threshold, we observe oscillations in the conductance associated with Coulomb blockade in the channel, revealing the formation of a Si single-electron transistor. Abrupt steps present in sweeps of the Al transistor conductance versus gate voltage are correlated with single-electron charging events in the Si transistor, and vice versa. Analysis of these correlations using a simple electrostatic model demonstrat…
We report on transport in the second Landau level in \emph{in-situ} back-gated two-dimensional electron gases in GaAs/Al$_x$Ga$_{1-x}$As quantum wells. Minimization of gate leakage is the primary heterostructure design consideration. Leakage currents resulting in dissipation as small as $\sim$ 10 pW can cause noticeable heating of the electrons at 10 mK, limiting the formation of novel correlated states. We show that when the heterostructure design is properly optimized, gate voltages as large as 4V can be applied with negligible gate leakage, allowing the density to be tuned over a large rang…
We calculate the absorption spectra of a conductive disk in the presence of a metal gate. In our analysis, we use the conductivity described by the Drude model. We examine the frequency and line width of the absorption resonances associated with the excited plasma waves. They are estimated both numerically and analytically for the fundamental and axisymmetric plasma modes. The line width is determined by the collisional and radiative losses. In high mobility samples, the latter may dominate even when the resonant frequencies can be described by a standard quasistatic approximation, i.e., negle…
We propose a model for the two-dimensional electron gas formed at the interface of oxide heterostructures that includes a Rashba spin-orbit coupling proportional to an electric field oriented perpendicularly to the interface. Taking into account the electron density dependence of this electric field confining the electron gas at the interface, we report the occurrence of a phase separation instability (signaled by a negative compressibility) for realistic values of the spin-orbit coupling and of the electronic band-structure parameters at zero temperature. We extend the analysis to finite temp…
We explore the scattering of Dirac electrons in a double-gated topological insulator in the presence of magnetic proximity effects and warped surface states. It is found that a magnetic field can shift the Dirac cone in momentum space and deform the constant-energy contour, or opens up a band gap at the Dirac point, depending on the magnetization orientation. The double gate voltage induces quantum wells and/or quantum barriers on the surface of topological insulators, generating surface resonant tunnelling states. It is found that the hexagonal warping effect can increase the electronic trans…
A Corbino ring geometry is utilized to analyze edge and bulk conductance of InAs/GaSb quantum well structures. We show that edge conductance exists in the trivial regime of this theoretically-predicted topological system with a temperature insensitive linear resistivity per unit length in the range of 2 kOhm/um. A resistor network model of the device is developed to decouple the edge conductance from the bulk conductance, providing a quantitative technique to further investigate the nature of this trivial edge conductance, conclusively identified here as being of n-type.
A design for a quantum gate performing transformations of a single electron spin is presented. The spin rotations are performed by the electron going around the closed loops in a gated semiconductor device. We demonstrate the operation of NOT, phase-flip and Hadamard quantum gates, i.e. the single-qubit gates which are most commonly used in the algorithms. The proposed devices employ the self-focusing effect for the electron wave packet interacting with the electron gas on the electrodes and the Rashba spin-orbit coupling. Due to the self-focusing effect the electron moves in a compact wave pa…
Bilayer graphene is a promising material for radio-frequency transistors because its energy gap might result in a better current saturation than the monolayer graphene. Because the great deal of interest in this technology, especially for flexible radio-frequency applications, gaining control of it requires the formulation of appropriate models for the drain current, charge and capacitance. In this work we have developed them for a dual-gated bilayer graphene field-effect transistor. A drift-diffusion mechanism for the carrier transport has been considered coupled with an appropriate field-eff…
We study the transport through gated GaAS:Si wires of 0.5 micrometer length in the insulating regime and observe transport via elastic tunneling at very low temperature. We describe the mean positive magnetoconductance and the mesoscopic fluctuations of the conductance (versus energy or magnetic field) purely within one electron model without introducing Coulomb blockade considerations.
We report on the fabrication and characterization of quantum dot devices in a Schottky-gated silicon/silicon-germanium two-dimensional electron gas (2DEG). The dots are confined laterally inside an etch-defined channel, while their potential is modulated by an etch-defined 2DEG gate in the plane of the dot. For the first time in this material, Schottky top gates are used to define and tune the tunnel barriers of the dot. The leakage current from the gates is reduced by minimizing their active area. Further suppression of the leakage is achieved by increasing the etch depth of the channel. The …
Topological insulators are a novel class of quantum matter with a gapped insulating bulk yet gapless spin helical Dirac fermion conducting surface states. Here, we report local and non-local electrical and magneto transport measurements in dual-gated BiSbTeSe2 thin film topological insulator devices, with conduction dominated by the spatially separated top and bottom surfaces, each hosting a single species of Dirac fermions with independent gate control over the carrier type and density. We observe many intriguing quantum transport phenomena in such a fully-tunable two-species topological Dira…
We study how the Rashba spin-orbit interaction influences unconventional superconductivity in a two dimensional electron gas partially spin-polarized by a magnetic field. Somewhat surprisingly, we find that for all field orientations, only the larger Fermi surface is superconducting. When the magnetic field is oriented out-of-plane the system realizes a topological $p+ip$ pairing state. When the field is rotated in-plane the order parameter develops nodes along the field direction and finite center-of-mass-momentum pairing is realized. We demonstrate that the pairing symmetry of the system can…
We present a self-consistent Schroedinger-Poisson scheme for simulation of electrostatic quantum dots defined in gated two-dimensional electron gas formed at n-AlGaAs/GaAs heterojunction. The computational method is applied to a quantitative description of transport properties studied experimentally by Elzermann et al. [Appl. Phys. Lett. {\bf 84}, 4617 (2004)]. The three-dimensional model describes the electrostatics of the entire device with a quantum dot that changes shape and floats inside a gated region when the applied voltages are varied. Our approach accounts for the metal electrodes of…
Magnetoconductance of a gated two-dimensional electron gas (2DEG) in the inversion layer on p-type HgCdTe crystal is investigated. At strong magnetic fields, characteristic features such as quantum Hall effect of a 2DEG with single subband occupation are observed. At weak magnetic fields, weak antilocalization effect in ballistic regime is observed. Phase coherence time and zero-field spin-splitting are extracted according to Golub's model. The temperature dependence of dephasing rate is consistent with Nyquist mechanism including both singlet and triplet channel interactions.
The ground state energy and the lowest excitations of a two dimensional Wigner crystal in a perpendicular magnetic field with one and two electrons per cell is investigated. In case of two electrons per lattice site, the interaction of the electrons {\em within} each cell is taken into account exactly (including exchange and correlation effects), and the interaction {\em between} the cells is in second order (dipole) van der Waals approximation. No further approximations are made, in particular Landau level mixing and {\em in}complete spin polarization are accounted for. Therefore, our calcula…
For a capacitor made of a semiconducting carbon nanotube (CNT) suspended above a metallic gate, Coulomb correlations between individual electrons can lead to a capacitance that is much larger than the geometric capacitance. We argue that when the average spacing $n^{-1}$ between electrons within the low density 1-dimensional electron gas (1DEG) in the CNT is larger than the physical separation $d$ between the CNT and the gate, the enhancement of capacitance is expected to be big. A recent Coulomb blockade experiment[1], however, has observed no obvious increase of capacitance even at very low …
Self-consistent electronic structure calculations, for devices recently fabricated and studied by Zhitenev et al. for capacitance spectroscopy in the quantum Hall regime, demonstrate that reproducible resonances in the coupling between adiabatically free edge states and isolated ``puddles'' of electrons of higher filling factor under the gate proceed from an interference phenomenon as the edge states bend upon entering and leaving the gated region. We note that results of experiment and theory which we published earlier this year relate to a similar, if not identical, phenomenon.
We report an anti-levitation behavior of Landau levels in vanishing magnetic fields in a high quality hetero-junction insulated-gated field-effect transistor. We found, in the Landau fan diagram of electron density versus magnetic field, the positions of the magneto-resistance minima at Landau level fillings ν=4, 5, 6 move below the 'traditional' Landau level line to lower electron densities. Moreover, the even and odd filling factors show quantitatively different behaviors in anti-levitation, suggesting that the exchange interactions may be important.
Charge carriers in the quantum Hall regime propagate via one-dimensional conducting channels that form along the edges of a two-dimensional electron gas. Controlling their transmission through a gate-tunable constriction, also called quantum point contact (QPC), is fundamental for many coherent transport experiments. However, in graphene, tailoring a QPC with electrostatic gates remains challenging due to the formation of p-n junctions below gate electrodes along which electron and hole edge channels co-propagate and mix, short-circuiting the constriction. Here we show that this electron-hole …
We provide a comprehensive theoretical investigation of the Fermi liquid quasiparticle description in two-dimensional electron gas interacting via the long-range Coulomb interaction by calculating the electron self-energy within the leading-order approximation, which is exact in the high-density limit. We find that the quasiparticle energy is larger than the imaginary part of the self-energy up to very high energies, implying that the basic Landau quasiparticle picture is robust up to far above the Fermi energy. We find, however, that the quasiparticle picture becomes fragile in a small discre…
We find that, under appropriate conditions, electrons can pass a barrier etched across a two dimensional electron gas (2DEG) by field emission from the GaAs/AlGaAs heterojunction into a second, low-density 2DEG formed deep in the substrate. The current-voltage characteristics exhibit a rapid increase in the current at the field emission threshold and intrinsic bistability above this threshold, consistent with a heating instability occurring in the second 2DEG. These results may explain similar behaviour recently seen in a number of front-gated devices by several groups.
The deposition of a high-$κ$ oxide overlayer is known to significantly enhance the room-temperature electron mobility in single-layer MoS$_{2}$ (SLM) but not in single-layer graphene (SLG). We give a quantitative account of how this mobility enhancement is due to the non-degeneracy of the two-dimensional electron gas system in SLM at accessible temperatures. Using our charged impurity scattering model [Ong and Fischetti, Phys. Rev. B 86, 121409 (2012)] and temperature-dependent polarizability, we calculate the charged impurity-limited mobility ($μ_{\textrm{imp}}$) in SLM with and without a hig…
We report low-temperature transport measurements performed on a planar Nb-InGaAs-Nb proximity Josephson junction hosting a gate-defined lateral quantum dot in the weak-link. We first study quasiparticle and Josephson transport through the open junction, when all gates are grounded. When the quantum dot is defined in the normal region by electrostatic depletion, cotunneling spectroscopy allows us to directly probe the energy gap induced in the two dimensional electron gas. Our data show good qualitative agreement with a model describing resonant tunneling through an Anderson impurity connected …
We report complex magnetotransport patterns of the $ν=1$ integer quantum Hall state in a GaAs/AlGaAs sample from the newest generation with a record high electron mobility. The reentrant integer quantum Hall effect in the flanks of the $ν=1$ plateau indicates the formation of the integer quantum Hall Wigner solid, a collective insulator. Moreover, at a fixed filling factor, the longitudinal resistance versus temperature in the region of the integer quantum Hall Wigner solid exhibits a sharp peak. Such sharp peaks in the longitudinal resistance versus temperature so far were only detected for b…
Electrically-conducting diamond is a promising candidate for next-generation electronic, thermal and electrochemical applications. One of the major obstacles towards its exploitation is the strong degradation that some of its key physical properties - such as the carrier mobility and the superconducting transition temperature - undergo upon the introduction of disorder. This makes the two-dimensional hole gas induced at its surface by electric field-effect doping particularly interesting from both a fundamental and an applied perspective, since it strongly reduces the amount of extrinsic disor…
