Quantum cascade lasers (QCL) have revolutionized the generation of mid-infrared light. Yet, the ultrafast carrier transport in mid-infrared QCLs has so far constituted a seemingly insurmountable obstacle for the formation of ultrashort light pulses. Here, we demonstrate that careful quantum design of the gain medium and control over the intermode beat synchronization enable transform-limited picosecond pulses from QCL frequency combs. Both an interferometric radio-frequency technique and second-order autocorrelation shed light on the pulse dynamics and confirm that mode-locked operation is achieved from threshold to rollover current. Being electrically pumped and compact, mode-locked QCLs pave the way towards monolithically integrated non-linear photonics in the molecular fingerprint region beyond 6 $μ$m wavelength.
A number of factors that influence spectral position of the femtosecond pulse in a Kerr-lens modelocked Cr:LiSGaF laser have been identified: high-order dispersion, gain saturation, reabsorption from the ground state, and stimulated Raman scattering. Using the one-dimensional numerical model for the simulation of the laser cavity, the relative contributions of different factors have been compared. The Raman effect provides the largest self-frequency shift from the gain peak (up to 60 nm), followed by the gain saturation (25 nm), while the high-order dispersion contribution is insignificant (5 …
We describe the generation of stable mode-locked pulse trains from on-chip normal dispersion microresonators. The excitation of hyper-parametric oscillation is facilitated by the local dispersion disruptions induced by mode interactions. The system is then driven from hyper-parametric oscillation to the mode-locked state with over 200 nm spectral width by controlled pump power and detuning. With the continuous-wave driven nonlinearity, the pulses sit on a pedestal, akin to a cavity soliton. We identify the importance of pump detuning and wavelength-dependent quality factors in stabilizing and …
Direct generation of ultrashort, transform-limited pulses in a laser resonator is observed theoretically and experimentally. This constitutes a new type of ultrashort pulse generation in mode-locked lasers: in contrast to the well-known solitons (hyperbolic secant like), dispersion-managed solitons (Gaussian-like), and parabolic pulses plus external compression, ultrashort pulse solutions to the nonlinear wave equations that describe pulse evolution in the laser cavity are observed. Stable ultrashort, transform-limited pulses exist with optical spectrum broader than the gain bandwidth of the a…
Broadband mid-infrared (MIR) molecular spectroscopy demands a bright and broadband light source in the molecular fingerprint region. To this end, intra-pulse difference frequency generation (IDFG) has shown excellent properties among various techniques. However, previous IDFG systems have mainly used unconventional long-wavelength 2-$μ$m ultrashort pulsed lasers. A few systems have been demonstrated with 1-$μ$m lasers, but they use bulky 100-W-class high-power Yb thin-disk lasers. In this work, we demonstrate a simple and robust approach of 1-$μ$m-pumped broadband IDFG with a conventional mode…
The influence of nonlinear properties of semiconductor saturable absorbers on ultrashort pulse generation was investigated. It was shown, that linewidth enhancement, quadratic and linear ac Stark effect contribute essentially to the mode locking in cw solid-state lasers, that can increase the pulse stability, decrease pulse duration and reduce the mode locking threshold
We study the effect of noise on the dynamics of passively mode-locked semiconductor lasers both experimentally and theoretically. A method combining analytical and numerical approaches for estimation of pulse timing jitter is proposed. We investigate how the presence of dynamical features such as wavelength bistability affects timing jitter.
We report on an environmentally stable, Yb-doped, all-normal dispersion, mode-locked fibre laser that is capable of creating broadband pulses with ultra-low repetition rates. Specifically, through careful positioning of fibre sections in an all-PM-fibre cavity mode-locked with a nonlinear amplifying loop mirror, we achieve stable pulse trains with repetition rates as low as 506 kHz. The pulses have several nanojules of energy and are compressible down to ultrashort (< 500 fs) durations.
We study the propagation of three-dimensional bipolar ultrashort electromagnetic pulses in an array of semiconductor carbon nanotubes at times much longer than the pulse duration, yet still shorter than the relaxation time in the system. The interaction of the electromagnetic field with the electronic subsystem of the medium is described by means of Maxwell's equations, taking into account the field inhomogeneity along the nanotube axis beyond the approximation of slowly varying amplitudes and phases. A model is proposed for the analysis of the dynamics of an electromagnetic pulse in the form …
We discuss our recent progress in iimproving the phase noise of a semiconductor laser using self-injection locking of to a mode of a high-Q whispering gallery mode resonator. Locking efficiency is analyzed for semiconductor distributed feedback (DFB) as well as Fabry-Perot (FP) lasers operating at 690nm, 1060nm, 1550nm, and 2000nm. Instantaneous linewidth below 300 Hz is realized with telecom DFB lasers. Tunability of the lasers is demonstrated. Commercially available packaged "plug-and-play" devices are manufactured.
The Kerr-lens mode locking ability and the ultrashort pulse characteristics are analyzed numerically for the Cr-doped ZnTe, ZnSe, ZnS active media. The advantages of these materials for the femtosecond lasing within 2 - 3 $μ$m spectral range are demonstrated.
We report on an optical frequency comb with 14nm (~1.8 THz) spectral bandwidth at -3 dB level that is generated using a passively mode-locked quantum-well (QW) laser in photonic integrated circuits (PICs) fabricated through an InP generic photonic integration technology platform. This 21.5-GHz colliding-pulse mode-locked laser cavity is defined by on-chip reflectors incorporating intracavity phase modulators followed by an extra-cavity SOA as booster amplifier. A 1.8-THz-wide optical comb spectrum is presented with ultrafast pulse that is 0.35-ps-wide. The radio frequency beat note has a 3-dB …
We predict and experimentally observe the enhancement by three orders of magnitude of phase mismatched second and third harmonic generation in a GaAs cavity at 650nm and 433nm, respectively, well above the absorption edge. Phase locking between the pump and the harmonics changes the effective dispersion of the medium and inhibits absorption. Despite hostile conditions the harmonics become localized inside the cavity leading to relatively large conversion efficiencies. Field localization plays a pivotal role and ushers in a new class of semiconductor-based devices in the visible and UV ranges.
Recently reported large values of exciton-polariton nonlinearity of transition metal dichalcogenide (TMD) monolayers coupled to optically resonant structures approach the values characteristic for GaAs-based systems in the regime of strong light-matter coupling. Contrary to the latter, TMD-based polaritonic devices remain operational at ambient conditions and therefore have greater potential for practical nanophotonic applications. Here we present the study of the nonlinear properties of Ta$_2$O$_5$ slab waveguide coupled to a WSe$_2$ monolayer. We first confirm that the hybridization between …
We show experimentally and theoretically that localized pulses can be generated from an electrically biased $200\,μ$m multi-transverse mode Vertical-Cavity Surface-Emitting Laser. The device is passively mode-locked using optical feedback from a distant Resonant Saturable Absorber Mirror and it is operated below threshold. We observe multistability between the off solution and a large variety of pulsating solutions with different number and arrangements of pulses per round-trip, thus indicating that the mode-locked pulses are localized, i.e. mutually independent. We show that a modulation of t…
We propose in this communication an experimental study of the relaxation oscillations behavior in mode-locked lasers. The semiconductor self-pulsating laser diode is composed by two gain sections, without saturable absorber. It is made of bulk structure and designed for optical telecommunication applications. This specific device allows two different regimes of optical modulation: the first one corresponds to the resonance of the relaxation oscillations and the second one, to the mode-locking regime at FSR value. This singular behavior leads us to characterize the self-pulsations which are coe…
We theoretically investigate optical injection in semiconductor ring lasers and disclose several dynamical regimes. Through numerical simulations and bifurcation continuation, two separate parameter regions in which two different injection-locked solutions coexist are revealed, in addition to a region in which a frequency-locked limit cycle coexists with an injection-locked solution. Finally, an antiphase chaotic regime without the involvement of any carrier dynamics is revealed. Parallels are drawn with the onset of chaos in the periodically forced Duffing oscillator.
We demonstrate theoretically that robust mode-locking can be achieved on a semiconductor chip with a waveguide array architecture. The waveguide arrays are used as an ideal saturable absorption mechanism for initial noise start-up as well as pulse shaping and stabilization. The cavity gain is provided by an injection current and forward biasing of the semiconductor material. The technology can be integrated directly with semiconductor architectures and technologies, thus allowing for the potential of an on-chip, broadband device.
We present a novel approach for the analysis of passively mode-locked semiconductor lasers that allows for efficient parameter sweeps and time jitter analysis. It permits accessing the ultra-low repetition rate regime where pulses become localized states. The analysis including slow (e.g. thermal) processes or transverse dynamics becomes feasible. Our method bridges the divide between the phenomenological, yet highly efficient, pulse iterative model that is the Haus master equation, and the more involved first principle descriptions relying on time delayed equations. Our iterative functional m…
The results of the study of ultra-short pulse generation in continuous-wave Kerr-lens mode-locked (KLM) solid-state lasers with semiconductor saturable absorbers are presented. The issues of extremely short pulse generation are addressed in the frames of the theory that accounts for the coherent nature of the absorber-pulse interaction. We developed an analytical model that bases on the coupled generalized Landau-Ginzburg laser equation and Bloch equations for a coherent absorber. We showed, that in the absence of KLM semiconductor absorber produces 2pi - non-sech-pulses of self-induced transp…
We demonstrate the existence of stable three dimensional dissipative localized structures in the output of a laser coupled to a distant saturable absorber. These phase invariant light bullets are individually addressable and can be envisioned for three dimensional optical information storage. An effective theory provides for an intuitive picture and allows to relate their formation to the morphogenesis of static auto-solitons and cellular patterns. The complexity incurred by the widely different time scales present in the problem as well as by non-local couplings that stem from the material de…
We report the unequivocal demonstration of mid-infrared mode-locked pulses from a semiconductor laser. The train of short pulses was generated by actively modulating the current and hence the optical gain in a small section of an edge-emitting quantum cascade laser (QCL). Pulses with pulse duration at full-width-at-half-maximum of about 3 ps and energy of 0.5 pJ were characterized using a second-order interferometric autocorrelation technique based on a nonlinear quantum well infrared photodetector. The mode-locking dynamics in the QCLs was modelled and simulated based on Maxwell-Bloch equatio…
We propose a semi-analytical method of calculating the timing fluctuations in mode-locked semiconductor lasers and apply it to study the effect of delayed coherent optical feedback on pulse timing jitter in these lasers. The proposed method greatly reduces computation times and therefore allows for the investigation of the dependence of timing fluctuations over greater parameter domains. We show that resonant feedback leads to a reduction in the timing jitter and that a frequency-pulling region forms about the main resonances, within which a timing jitter reduction is observed. The width of th…

We consider design optimization of passively mode-locked two-section semiconductor lasers that incorporate intracavity grating spectral filters. Our goal is to develop a method for finding the optimal wavelength location for the filter in order to maximize the region of stable mode-locking as a function of drive current and reverse bias in the absorber section. In order to account for material dispersion in the two sections of the laser, we use analytic approximations for the gain and absorption as a function of carrier density and frequency. Fits to measured gain and absorption curves then pr…
Mode-locked fibre lasers are important sources of ultrashort pulses, where stable pulse generation is achieved through a balance of periodic amplitude and phase evolutions. A range of distinct cavity pulse dynamics have been revealed, arising from the interplay between dispersion and nonlinearity in addition to dissipative processes such as filtering. This has led to the discovery of numerous novel operating regimes, offering significantly improved laser performance. In this Topical Review, we summarise the main steady-state pulse dynamics reported to date through cavity dispersion engineering…
Semiconductor mode-locked lasers can be used in a variety of applications ranging from multi-carrier sources for WDM communication systems to time base references for metrology. Their packaging in compact chip- or module-level systems remains however burdened by their strong sensitivity to back-reflections, quickly destroying the coherence of the mode-locking. Here, we investigate the stabilization of mode-locked lasers directly edge coupled to a silicon photonic integrated circuit, with the objective of moving isolators downstream to the output of the photonic circuit. A 2.77 kHz 3 dB RF line…
We study the emergence and the stability of temporal localized structures in the output of a semiconductor laser passively mode-locked by a saturable absorber in the long cavity regime. For large yet realistic values of the linewidth enhancement factor, we disclose the existence of secondary dynamical instabilities where the pulses develop regular and subsequent irregular temporal oscil- lations. By a detailed bifurcation analysis we show that additional solution branches that consist in multi-pulse (molecules) solutions exist. We demonstrate that the various solution curves for the single and…
We demonstrate an 8 by 14 Gbps compatible WDM link based on a single-section semiconductor mode-locked laser, silicon photonics resonant ring modulators and joint channel reamplification with a semiconductor optical amplifier operated in the linear regime. Individual channels reach a data rate of 25 Gbps with signal quality-factors above 7.
In this paper, we analyze the dynamics and formation mechanisms of bound states (BSs) of light bullets in the output of a laser coupled to a distant saturable absorber. First we approximate the full three-dimensional set of Haus master equations by a reduced equation governing the dynamics of the transverse profile. This effective theory allows us to perform a detailed multiparameter bifurcation study and to identify the different mechanisms of instability of BSs. In addition, our analysis reveals a non-intuitive dependence of the stability region as a function of the linewidth enhancement fac…
Passive mode-locking critically relies on a saturable loss mechanism to form ultrashort pulses. However, in Kerr-lens mode-locking (KLM), no actual absorption takes place, but rather losses appear due to diffraction, and actual light must escape the cavity. The Kerr-lens effect works to generate through diffraction an effective instantaneous saturable absorber that delicately depends on the interplay between the spatial and temporal profiles of the pulse. Despite the importance of KLM as a technique for generating ultrafast pulses and the fundamental role of the diffraction losses in its opera…
Dual-comb sources with equally spaced and low phase noise frequency lines are of great importance for high resolution spectroscopy and metrology. In the terahertz frequency range, electrically pumped semiconductor quantum cascade lasers (QCLs) are suitable candidates for frequency comb and dual-comb operation. For a single laser frequency comb, the repetition rate can be locked using a microwave injection locking and the carrier frequency can be locked to a highly stable source. However, for the locking of two laser combs, four frequencies (two repetition rates and two carrier offset frequenci…
We demonstrate a novel approach to achieve wavelength-tunable ultrashort pulses from an all-fiber mode-locked laser with a saturable absorber based on nonlinear Kerr beam clean-up effect. This saturable absorber was formed by a single-mode fiber spliced to a graded-index multimode fiber, and its tunable band-pass filter effect is studied by a numerical model. By adjusting the bending condition of graded-index multimode fiber, the laser could produce dissipative soliton pulses with their central wavelength tunable from1040 nm to 1063 nm. The pulse width of output laser could be compressed exter…
We demonstrate a complete Silicon Photonics WDM link relying on a single section semiconductor mode-locked laser and a single SOA to support up to 12 multiplexed channels with a bit error rate of 1e-12 at serial data rates of 14 Gbps without channel pre-emphasis, equalization or forward error correction. Individual channels reach error free operation at 25 Gbps and multi-channel operation at 25 Gbps is shown to be compatible with standard 7% overhead hard decision forward error correction. Silicon Photonics transmitter and receiver chips are hybridly integrated with driver and receiver electro…
We show that the pumping current is a convenient parameter for manipulating the temporal Localized Structures (LSs), also called localized pulses, found in passively mode-locked Vertical-Cavity Surface-Emitting Lasers. While short electrical pulses can be used for writing and erasing individual LSs, we demonstrate that a current modulation introduces a temporally evolving parameter landscape allowing to control the position and the dynamics of LSs. We show that the localized pulses drifting speed in this landscape depends almost exclusively on the local parameter value instead of depending on …
We demonstrate an active carrier-envelope phase (CEP) stabilization scheme for optical waveforms generated by difference-frequency mixing of two spectrally detuned and phase-correlated pulses. By performing ellipsometry with spectrally overlapping parts of two co-propagating near-infrared generation pulse trains, we stabilize their relative timing to 18 as. Consequently, we can lock the CEP of the generated mid-infrared (MIR) pulses with a remaining phase jitter below 30 mrad. Employing these pulses for high-harmonic generation in a bulk semiconductor validates our technique. This experiment r…
We demonstrate ultrashort pulse generation from a fluoride fiber laser co-doped with holmium and praseodymium. To date the majority of work focused on short pulse generation from this class of fiber laser has employed loss modulators in the cavity, both real and artificial. In this work we alternatively employ a frequency shifting element: an acousto-optic modulator (AOM) in the cavity. This results in mode-locked output of sub-5 ps pulses with 10 nJ of energy at a center wavelength of 2.86 μm, and a pulse repetition frequency of 30.1 MHz, equating to a peak power of 1.9 kW. Additional experim…
A source of ultrashort pulses of light in the 2 μm region was constructed using supercontinuum broadening from an erbium mode-locked laser. The output spectrum spanned 1000 nm to 2200 nm with an average power of 250 mW. A pulse width of 39 fs for part of the spectrum in the 2000 nm region, corresponding to less than six optical cycles, was achieved. A heterodyne measurement of the free-running mode-locked laser with a narrow-linewidth continuous wave laser resulted in a near shot noise-limited beat note with a signal-to-noise ratio of 45 dB in a 10 kHz resolution bandwidth. The relative intens…
Phase noise is very important for the ultrafast pulse application in telecommunication, ultrafast diagnose, material science, and biology. In this paper, two types of carbon nano-materials, single-wall carbon nanotube and graphene oxide, are investigated for noise suppression in ultrafast photonics. Various properties of the wall-paper SAs, such as saturable intensity, optical absorption and degree of purity, are found to be key factors determining the phase noise of the ultrafast pulses. A reduced-noise femtosecond fiber laser is experimentally demonstrated by optimizing the above parameters …
We study experimentally and theoretically the interactions among ultrashort optical pulses in the soliton rain multiple-pulse dynamics of a fiber laser. The laser is mode-locked by a graphene saturable absorber fabricated using the mechanical transfer technique. Dissipative optical solitons aggregate into pulse bunches that exhibit complex behavior, which includes acceleration and bi-directional motion in the moving reference frame. The drift speed and direction depend on the bunch size and relative location in the cavity, punctuated by abrupt changes under bunch collisions. We model the main …
Stable ultrashort light pulses and frequency combs generated by mode-locked lasers have many important applications including high-resolution spectroscopy, fast chemical detection and identification, studies of ultrafast processes, and laser metrology. While compact mode-locked lasers emitting in the visible and near infrared range have revolutionized photonic technologies, the systems operating in the mid-infrared range where most gases have their strong absorption lines, are bulky and expensive and rely on nonlinear frequency down-conversion. Quantum cascade lasers are the most powerful and …
By identifying the similarities between the coupled-wave equations and the parametrically driven nonlinear Schrödinger equation, we unveil the existence condition of the quadratic soliton mode-locked degenerate optical parametric oscillator in the previously unexplored parameter space of near-zero group velocity mismatch. We study the nature of the quadratic solitons and divide their dynamics into two distinctive branches depending on the system parameters. We find the nonlinear interaction between the resonant pump and signal results in phenomena that resemble the dispersive two-photon absorp…
Mode-locked lasers, which produce ultrashort pulses in the picosecond and femtosecond range, have enabled some of the most precise measurements. However, despite significant recent progress, resolving the temporal behavior of their short pulses is still a challenge. State-of-the-art oscilloscopes with tens of picosecond resolution prevent time-resolved observations in mode-locked lasers and limit the real-time pulse evolution tracking of ultrafast lasers. Here, using the time-lens technique with a Raman amplifier, we implement an ultrafast single-shot time-microscope (TM) with a high temporal …
In this paper, we analyze the formation and dynamical properties of discrete light bullets (dLBs) in an array of passively mode-locked lasers coupled via evanescent fields in a ring geometry. Using a generic model based upon a system of nearest-neighbor coupled Haus master equations we show numerically the existence of dLBs for different coupling strengths. In order to reduce the complexity of the analysis, we approximate the full problem by a reduced set of discrete equations governing the dynamics of the transverse profile of the dLBs. This effective theory allows us to perform a detailed bi…
While the performance of mode-locked fiber lasers has been improved significantly, the limited gain bandwidth restricts them to generate ultrashort pulses approaching a few cycles or even shorter. Here we present a novel method to achieve few cycle pulses (~5 cycles) with ultra-broad spectrum (~400 nm). To our best knowledge, this is the shortest pulse width and broadest spectrum directly generated from fiber lasers. It is noteworthy that a dramatic ultrashort pulse evolution can be stabilized in a laser oscillator by the unique nonlinear processes of a self-similar evolution as a nonlinear at…
Recently, the existence of robust three-dimensional light bullets (LBs) was predicted theoretically in the output of a laser coupled to a distant saturable absorber. In this manuscript, we analyze the stability and the range of existence of these dissipative localized structures and provide guidelines and realistic parameter sets for their experimental observation. In order to reduce the complexity of the analysis, we first approximate the three-dimensional problem by a reduced equation governing the dynamics of the transverse profile. This effective theory provides an intuitive picture of the…
The performance of fiber mode-locked lasers is limited due to the high nonlinearity induced by the spatial confinement of the single-mode fiber core. To massively increase the pulse energy of the femtosecond pulses, amplification is obtained outside the oscillator. Recently, spatiotemporal mode-locking has been proposed as a new path to fiber lasers. However, the beam quality was either highly multimode and/or with low pulse energy. Here we present an approach to reach high energy per pulse directly in the mode-locked multimode fiber oscillator with a near single-mode output beam. Our approach…
We report on the generation of multiwavelength gain-guided soliton (GGS) in an all normal dispersion birefringent fiber laser passively mode-locked with a semiconductor saturable absorber mirror (SESAM). Determined by the cavity birefringence, we observe the stable single-, dual- and triple- wavelength mode locked GGSs, which is a natural consequence of the mutual nonlinear interaction among the normal cavity dispersion, cavity fiber nonlinear Kerr effect, laser gain saturation and bandwidth limitation resulting from the intra-cavity birefringent filter.
We present a complete numerical analysis and simulation of the full spatio-temporal dynamics of Kerr-lens mode-locking (KLM) in a laser on all time-scales. The KLM dynamics, which is the workhorse mechanism for generating ultrashort pulses, relies on the intricate coupling between the spatial nonlinear evolution due to self focusing and the temporal nonlinear compression due to self-phase modulation (SPM) and dispersion. Our numerical tool emulates the dynamical evolution of the optical field in the cavity on all time scales: the fast time scale of the pulse envelope within a single round trip…
