Mid-wave infrared (MWIR) frequency comb is expected to dramatically improve the precision and sensitivity of molecular spectroscopy. For high resolution application, high speed MWIR photodetector is one of the key components, however, the commercially available high speed MWIR photodetector only has sub-GHz bandwidth currently. In this paper, we demonstrate, for the first time to our knowledge, a high speed mid-wave infrared (MWIR) uni-traveling carrier photodetector based on InAs/GaSb type-II superlattice (T2SL) at room temperature. The device exhibits a cutoff wavelength of 5.6μm, and 3dB bandwidth of 6.58 GHz for a 20μm diameter device at 300K. These promising results show the device has potential to be utilized in high speed applications such as frequency comb spectroscopy, free space communication and others. The limitations on the high frequency performance of the photodetectors are also discussed.
Current optical communication system operating at 1.55 μm wavelength band may not be able to continually satisfy the growing demand on the data capacity within the next few years. Opening a new spectral window at around 2 μm wavelength with recently developed hollow-core photonic band gap fiber and thulium-doped fiber amplifier is a promising solution to increase the transmission capacity due to the low loss and wide bandwidth properties of these components at this wavelength. However, as a key component, the already demonstrated high speed photodetectors at 2 μm wavelength are still not compa…
An ultraviolet (UV) photodetector employing the two-dimensional electron gas (2DEG) formed at the AlGaN/GaN interface as an interdigitated transducer (IDT) is characterized under optical stimulus. The 2DEG-IDT photodetector exhibits a record high normalized photocurrent-to-dark current ratio (NPDR, $6\times10^{14}$). In addition, we observe a high responsivity ($7,800$ A/W) and ultraviolet-visible rejection-ratio ($10^{6}$), among the highest reported values for any GaN photodetector architecture. We propose a gain mechanism to explain the high responsivity of this device architecture, which c…
Simple analytical expressions for estimation of second order output intercept point (OIP2) and third order output intercept point (OIP3) of surface normal uni-traveling carrier (UTC) and modified uni-traveling carrier (MUTC) photodiode (PD) are derived. These equations are valuable for estimation of OIP for high power (M)UTC-PDs during the design phase.
Semiconducting nanowires offer many opportunities for electronic and optoelectronic device applications due to their special geometries and unique physical properties. However, it has been challenging to synthesize semiconducting nanowires directly on SiO2/Si substrate due to lattice mismatch. Here, we developed a catalysis-free approach to achieve direct synthesis of long and straight InSe nanowires on SiO2/Si substrate through edge-homoepitaxial growth. We further achieved parallel InSe nanowires on SiO2/Si substrate through controlling growth conditions. We attributed the underlying growth …
We present the design for a novel type of dual-band photodetector in the thermal infrared spectral range, the Optically Controlled Dual-band quantum dot Infrared Photodetector (OCDIP). This concept is based on a quantum dot ensemble with a unimodal size distribution, whose absorption spectrum can be controlled by optically-injected carriers. An external pumping laser varies the electron density in the QDs, permitting to control the available electronic transitions and thus the absorption spectrum. We grew a test sample which we studied by AFM and photoluminescence. Based on the experimental da…
Graphene has extraordinary electro-optic properties and is therefore a promising candidate for monolithic photonic devices such as photodetectors. However, the integration of this atom-thin layer material with bulky photonic components usually results in a weak light-graphene interaction leading to large device lengths limiting electro-optic performance. In contrast, here we demonstrate a plasmonic slot graphene photodetector on silicon-on-insulator platform with high-responsivity given the 5 um-short device length. We observe that the maximum photocurrent, and hence the highest responsivity, …
Graphene-based photodetectors, taking advantage of high carrier mobility and broadband absorption in graphene, have recently experienced rapid development. However, their performances with respect to the responsivity and bandwidth are still limited by either weak light-graphene interaction or large resistance-capacitance product. Here, we demonstrate a waveguide coupled integrated graphene plasmonic photodetector on the silicon-on-insulator platform. Benefiting from plasmonic enhanced graphene-light interactions and subwavelength confinement of the optical energy, we present a small-footprint …
Two-dimensional materials are attractive for constructing high-performance photonic chip-integrated photodetectors because of their remarkable electronic and optical properties and dangling-bond-free surfaces. However, the reported chip-integrated two-dimensional material photodetectors were mainly implemented with the configuration of metal-semiconductor-metal, suffering from high dark currents and low responsivities at high operation speed. Here, we report a van der Waals PN heterojunction photodetector, composed of p-type black phosphorous and n-type molybdenum telluride, integrated on a si…
Plasmonic Particle Integration into Near-Infrared Photodetectors and Photoactivated Gas Sensors: Towards Sustainable Next-Generation Ubiquitous Sensing
We report a high-responsive hot-electron photodetector based on the integration of an Au-MoS$_2$ junction with a silicon nitride microring resonator (MRR) for detecting telecom-band light. The coupling of the evanescent field of the silicon nitride MRR with the Au-MoS$_2$ Schottky junction region enhances the hot-electron injection efficiency. The device exhibits a high responsivity of 154.6 mA W-1 at the wavelength of 1516 nm, and the moderately uniform responsivities are obtained over the wavelength range of 1500 nm-1630 nm. This MRR-enhanced MoS2 hot-electron photodetector offers possibilit…
Scalable fabrication of high quality photodetectors derived from synthetically grown monolayer transition metal dichalcogenides is highly desired and important for wide range of nanophotonics applications. We present here scalable fabrication of monolayer MoS2 photodetectors on sapphire substrates through an efficient process, which includes growing large scale monolayer MoS2 via chemical vapor deposition (CVD), and multi-step optical lithography for device patterning and high quality metal electrodes fabrication. In every measured device, we observed the following universal features: (i) negl…
Deep understanding of plasmonic nanoparticles (PNPs)-light interaction over semiconductors surface shows great promises in enhancing their optoelectronic devices efficiency beyond the conventional limit. However, PNP-light interaction critically decided by the distribution density of PNPs over the semiconductor surface which is not entirely understood. Here, a systematic study depicting how the interparticle gap between Silver (Ag) NPs influences the performance of the \b{eta}-Ga2O3 based solar-blind photodetector. Interestingly, a remarkable transition is observed, where the varied interparti…
In this work, we demonstrate the performance of a silicon-compatible high-performance self-powered photodetector.A wide detection range from visible (405 nm) to near-infrared (1550 nm) light was enabled by the vertical p-n heterojunction between the p-type antimony telluride (Sb2Te3) thin film and the n-type silicon (Si) substrates. A Sb2Te3 film with a good crystal quality, low density of extended defects, proper stoichiometry, p-type nature, and excellent uniformity across a 4-inch wafer was achieved by atomic layer deposition at 80 °C using (Et3Si)2Te and SbCl3 as precursors. The processed …
We develop ZnO/p-Si photodetectors by atomic layer deposition (ALD) of ZnO thin films on laser-microstructured silicon and we investigate their electrical and optical behavior, demonstrating high sensitivity and broadband operation. Microstructured p-type silicon was obtained by ns-laser irradiation in SF6 gas, which results in the formation of quasi-ordered and uniform microspikes on the silicon surface. The irradiated silicon contains sulfur impurities, which extend its absorbance to the near infrared. A thin film of ZnO was conformally deposited on the microstructured silicon substrates by …
Traveling-wave modulation is a form of space-time modulation which has been shown to enable unique electromagnetic phenomena such as non-reciprocity, beam-steering, frequency conversion, and amplification. In practice, traveling-wave modulation is achieved by applying a staggered time-modulation signal to a spatially-discrete array of unit cells. Therefore, the capability to accurately simulate spatially-discrete traveling-wave modulated structures is critical to design. However, simulating these structures is challenging due to the complex space-time dependence of the constituent unit cells. …
Organic photodetectors (OPDs) possess bright prospects in applications of medical imaging and wearable electronics due to the advantages such as low cost, good biocompatibility, and good flexibility. Photomultiplication OPDs (PM-OPDs) enabled by the trap-assisted carrier tunneling injection effect exhibit external quantum efficiencies far greater than unity, thus the acquired responsivities are extremely high. However, the reported PM-OPDs with high responsivity performances are all accompanied by high dark currents due to the introduction of carrier traps, which inevitably results in inferior…
