Recently, Cd3As2 has attracted intensive research interest as an archetypical Dirac semimetal, hosting three-dimensional linear-dispersive electronic bands near the Fermi level. Previous studies have shown that single-crystalline Cd3As2 has an anomalously low lattice thermal conductivity, ranging from 0.3 W/mK to 0.7 W/mK at 300 K, which has been attributed to point defects. In this work, we combine first-principles lattice dynamics calculations and temperature-dependent high-resolution Raman spectroscopy of high-quality single-crystal thin films grown by molecular beam epitaxy to reveal the existence of a group of soft optical phonon modes at the Brillouin zone center of Cd3As2. These soft phonon modes significantly increase the scattering phase space of heat-carrying acoustic phonons and are the origin of the low lattice thermal conductivity of Cd3As2. Furthermore, we show that the interplay between the phonon-phonon Umklapp scattering rates and the soft optical phonon frequency explains the unusual non-monotonic temperature dependence of the lattice thermal conductivity of Cd3As2. Our results further suggest that the soft phonon modes are potentially induced by a Kohn anomaly associated with the Dirac nodes, in analogy to similar, nonetheless weaker, effects in graphene and Weyl semimetals.
Prior ultralow thermal conductivity materials are not suitable for thermoelectric applications due to the limited electronic transport in the materials. Here, we present a new class of ultralow thermal conductivity materials with substantial electronic heat transport. Our samples are graphene/metal heterostructures of transferred graphene and ultrathin metal films (Pd, Au and Ni) deposited by either thermal evaporation or rf magnetron sputtering. For the evaporated samples, we achieve an ultralow thermal conductivity of 0.06 W m-1 K-1, with phonons as the dominant heat carriers. The ultralow t…
A compound with metallic electrical conductivity usually has a considerable total thermal conductivity because both electrons and photons contribute to thermal transport. Here, we show an exceptional example of iridium oxide, Bi3Ir3O11, that concurrently displays metallic electrical conductivity and ultralow thermal conductivity approaching 0.61 W m-1 K-1 at 300 K. The compound crystallizes into a cubic structural framework with space group Pn-3. The edge- and corner-sharing IrO6 octahedra with a mixed Ir4.33+ charge state favor metallic electrical transport. Bi3Ir3O11 exhibits an extremely lo…
Efficient thermoelectric materials require a rare and contraindicated combination of materials properties: large electrical conductivity, large Seebeck coefficient, and low thermal conductivity. One strategy to achieve the first two properties is via low-energy electronic bands containing both flat and dispersive parts in different regions of crystal momentum space, known as a pudding-mold band structure. Here, we illustrate that BaPdS$_2$ successfully achieves the pudding-mold band structure, contributing to a large thermoelectric power factor, due to its anisotropic crystal structure contain…
Semiconducting half- and, to a lesser extent, full-Heusler compounds are promising thermoelectric materials due to their compelling electronic properties with large power factors. However, intrinsically high thermal conductivity resulting in a limited thermoelectric efficiency has so far impeded their widespread use in practical applications. Here, we report the computational discovery of a class of hitherto unknown stable semiconducting full-Heusler compounds with ten valence electrons ($X_2YZ$, $X$=Ca, Sr, and Ba; $Y$= Au and Hg; $Z$=Sn, Pb, As, Sb, and Bi) through high-throughput $ab-initio…
It has been generally accepted that unfilled skutterudites process high lattice thermal conductivity ($κ_{l}$) that can be efficiently reduced upon filling. Here by using first principles Boltzmann-Peierls transport calculations, we find pure skutterudite of FeSb$_3$ with no filler in fact has an intrinsic ultralow $κ_{l}$ smaller than that of CoSb$_3$ by one order of magnitude. The value is even smaller than those of most of the fully filled skutterudites. This finding means that with FeSb$_3$ as a reference, filling does not necessarily lower $κ_{l}$. The ultralow $κ_{l}$ of FeSb$_3$ is a co…
Crystalline materials with ultralow thermal conductivity are highly desirable for thermoelectric applications. Many known crystalline materials with low thermal conductivity, including PbTe and Bi2Te3, possess a special kind of chemical bond called "resonant bond". Resonant bonds consist of superposition of degenerate bonding configurations that leads to structural instability, anomalous long-range interatomic interaction and soft optical phonons. These factors contribute to large lattice anharmonicity and strong phonon-phonon scattering, which result in low thermal conductivity. In this work,…
An ultralow lattice thermal conductivity of 0.14 W$\cdot$ m$^{-1} \cdot$ K$^{-1}$ along the $\vec b$ axis of As$_2$Se$_3$ single crystals was obtained at 300 K by first-principles calculations involving the density functional theory and the resolution of the Boltzmann transport equation. This ultralow lattice thermal conductivity arises from the combination of two mechanisms: 1) a cascade-like fall of the low-lying optical modes, which results in avoided crossings of these with the acoustic modes, low sound velocities and increased scattering rates of the acoustic phonons; and 2) the repulsion…
By means of first-principles and \emph{ab initio} tight-binding calculations, we found that the compound of NaBi is a three-dimensional non-trivial topological metal. Its topological feature can be confirmed by the presence of band inversion, the derived effective Z$_2$ invariant and the non-trivial surface states with the presence of Dirac cones. Interestingly, our calculations further demonstrated that NaBi exhibits the uniquely combined properties between the electron-phonon coupling superconductivity in nice agreement with recent experimental measurements and the obviously anisotropic but …
Monolayer molybdenum trioxide (MoO$_3$) is an emerging two-dimensional (2D) material with high electrical conductivity. Using first-principles calculations and a Boltzmann transport theoretical framework, we predict record low room-temperature phonon thermal conductivity ($κ_p$) of 1.57 W/mK and 1.26 W/mK along the principal in-plane directions of MoO$_3$ monolayer. The behavior is attributed to the combination of soft flexural and in-plane acoustic modes, which are coupled through the finite layer thickness, and to the strong bonding anharmonicity, which gives rise to significant 3- and 4-pho…
The presence of lone pair (LP) electrons is strongly associated with the disruption of lattice heat transport, which is a critical component of strategies to achieve efficient thermoelectric energy conversion. By exploiting an empirical relationship between lattice thermal conductivity $κ_L$ and the bond angles of pnictogen group LP cation coordination environments, we develop an inverse design strategy based on a materials database screening to identify chalcogenide materials with ultralow $κ_L$ for thermoelectrics. Screening the $\sim$ 635,000 real and hypothetical inorganic crystals of the …
We report here metal to insulator transition, colossal Seebeck coefficient and ultralow thermal conductivity (0.0057th of its bulk value, significantly smaller than many well-known thermoelectric materials and silicon, showing potential applications in thermoelectrics, electronics and photonics for heat dissipation) in monodispersed well characterized Ni nanoparticles. As a consequence, thermoelectric power factor and figure of merit are significantly enhanced compared to their bulk counterpart. Interestingly, a systematic crossover from metallic to semiconducting to finally electrically insul…
From next generation gas turbines to scavenging waste heat from car exhausts, finding new materials with ultra-low thermal conductivity ($κ$) has the potential to lead to large gains in device efficiency. Crystal structures with inherently low $κ$ are consequently desirable, but candidate materials are rare and often difficult to make. Using first principles calculations and inelastic neutron scattering we have studied the pyrochlore La$_2$Zr$_2$O$_7$ which has been proposed as a next generation thermal barrier. We find that there is a highly anharmonic, approximately flat, vibrational mode as…
Kirigami structure, from the macro- to the nanoscale, exhibits distinct and tunable properties from original 2-dimensional sheet by tailoring. In present work, the extreme reduction of the thermal conductivity by tailoring sizes in graphene nanoribbon kirigami (GNR-k) is demonstrated using nonequilibrium molecular dynamics simulations. The results show that the thermal conductivity of GNR-k (around 5.1 Wm-1K-1) is about two orders of magnitude lower than that of the pristine graphene nanoribbon (GNR) (around 151.6 Wm-1K-1), while the minimum value is expected to be approaching zero in extreme …
By means of extensive ab initio calculations, a new two-dimensional (2D) atomic material tin selenide monolayer (coined as tinselenidene) is predicted to be a semiconductor with an indirect gap (1.45 eV) and a high hole mobility (of order 10000 cm2V-1S-1), and will bear an indirect-direct gap transition under a rather low strain (<0.5 GPa). Tinselenidene has a very small Young's modulus (20-40 GPa) and an ultralow lattice thermal conductivity (<3 Wm-1K-1 at 300 K), making it probably the most flexible and most heat-insulating material in known 2D atomic materials. In addition, tinseleniden has…
Two-dimensional transition metal di-chalcogenides (TMDCs) have shown great potential as good quality thermoelectric materials at high temperature since past few years due to their suitable band gap tunabilty, low dimensionality and fantastic combination of electrical conductivity and lattice thermal conductivity. Here, a first principles calculations of electronic and thermoelectric performance of two dimensional monolayer HfS 2 , HfSe 2 and their Janus monolayer HfSSe has been performed with the help of density functional theory and Boltzmann transport equation. Thermodynamical stability of a…
For high efficiency thermoelectric power conversion not only improvement of materials properties but also prediction and synthesis of new thermoelectric materials is needed. Here we have carried out a systematic investigation on thermoelectric performance of newly predicted two dimensional (2D) semiconducting SiS2 and SiSe2 monolayers of group IVA-VIA family using density functional theory (DFT) and Boltzmann transport equation (BTE). Our computed values of lattice thermal conductivity (kph) are ultralow which result very high thermoelectric figure of merit (ZT) value of 0.78 (0.80) at 500K in…
Porous materials provide a large surface to volume ratio, thereby providing a knob to alter fundamental properties in unprecedented ways. In thermal transport, porous nanomaterials can reduce thermal conductivity by not only enhancing phonon scattering from the boundaries of the pores and therefore decreasing the phonon mean free path, but also by reducing the phonon group velocity. Here we establish a structure-property relationship by measuring the porosity and thermal conductivity of individual electrolessly etched single crystalline silicon nanowires using a novel electron beam heating tec…
Intrinsically low lattice thermal conductivity ($κ_l$) is a desired requirement in many crystalline solids such as thermal barrier coatings and thermoelectrics. Here, we design an advanced machine-learning (ML) model based on crystal graph convolutional neural network that is insensitive to volumes (i.e., scale) of the input crystal structures to discover novel quaternary chalcogenides, AMM'Q$_3$ (A/M/M'=alkali, alkaline-earth, post-transition metals, lanthanides, Q=chalcogens). Upon screening the thermodynamic stability of $\sim$ 1 million compounds using the ML model iteratively and performi…
Ternary chalcogenides, having large crystalline unit cell and van der Waal stacking of layers, are expected to be poor thermal conductors and good thermoelectric (TE) materials. We are reporting that layered Bi4GeTe7, with alternating quintuplet-septuplet layers of Bi2Te3 and Bi2GeTe4, has an ultralow thermal conductivity, \k{appa}total 0.42 Wm-1K-1 because of high degree of anharmonicity as estimated from large Gruneisen parameter (γ 4.07) and low Debye temperature (θd 135 K). The electron dominated charge transport has been realized from the Seebeck coefficient, S - 82 uV/K, at 380 K, and Ha…
Boundary-engineering in nanostructures has the potential to dramatically impact the development of materials for high-efficiency conversion of thermal energy directly into electricity. In particular, nanostructuring of semiconductors can lead to strong suppression of heat transport with little degradation of electrical conductivity. Although this combination of material properties is promising for thermoelectric materials, it remains largely unexplored. In this work, we introduce a novel concept, the directional phonon suppression function, to unravel boundary-dominated heat transport in unpre…
Understanding the interplay between various design strategies (for instance, bonding heterogeneity and lone pair induced anharmonicity) to achieve ultralow lattice thermal conductivity ($κ_l$) is indispensable for discovering novel functional materials for thermal energy applications. In the present study, we investigate layered PbXF (X = Cl, Br, I), which offers bonding heterogeneity through the layered crystal structure, anharmonicity through the Pb$^{2+}$ $6s^2$ lone pair, and phonon softening through the mass difference between F and Pb/X. The weak inter-layer van der Waals bonding and the…
2H phase (trigonal prismatic D3h) of layered two-dimensional (2D) transition metal dichalcogenides (TMDs) have attracted a lot of interests due to the superior electronic and optoelectronic properties. However, flexible electronic devices and thermoelectric performances based on 2H phase have been potentially limited by the strain sensitive electronic band gap and high lattice thermal conductivity (kappa_L). Here, we predict and calculate two 1T (octahedral Oh) phase monolayer telluride materials SnTe2 and SiTe2 with soft mechanics, ultralow kappa_L and electronic properties. The calculated in…
We study the lattice thermal conductivity of two-dimensional (2D) pentagonal systems, such as penta-silicene and penta-germanene. Penta-silicene has been recently reported, while the stable penta-germanene, belonging to the same group IV element, is revealed firstly by our ab initio calculations. We find that both penta-silicene and penta-germanene at room temperature have ultralow lattice thermal conductivities $κ$ of 1.29 W/mK and 0.30 W/mK respectively. To the best of our knowledge, penta-germanene may have the lowest $κ$ in 2D crystal materials. We attribute ultralow $κ$ to the weak phonon…
We performed ab-initio driven density functional theory-based high throughput computations to search for materials with low thermal conductivity and high thermal transport anisotropy. We shortlisted a pool of 429 stable ternary semiconductors from the Materials Project and obtained phonon thermal conductivity by solving the Boltzmann transport equation on 225 materials. We found the lowest thermal conductivity of 0.16 W/m-K in SbRbK 2 and 40 materials with a thermal conductivity lower than 1 W/m-K at 300 K. For anisotropic thermal transport, we have identified six materials with anisotropy lar…
The thermal conductivity of silicon nanowires (SiNWs) is investigated by molecular dynamics (MD) simulation. It is found that the thermal conductivity of SiNWs can be reduced exponentially by isotopic defects at room temperature. The thermal conductivity reaches the minimum, which is about 27% of that of pure 28Si NW, when doped with fifty percent isotope atoms. The thermal conductivity of isotopic-superlattice structured SiNWs depends clearly on the period of superlattice. At a critical period of 1.09 nm, the thermal conductivity is only 25% of the value of pure Si NW. An anomalous enhancemen…

Low thermal conductivity is favorable for preserving the temperature gradient between the two ends of a thermoelectric material in order to ensure continuous electron current generation. In high-performance thermoelectric materials, there are two main low thermal conductivity mechanisms: the phonon anharmonic in PbTe and SnSe and phonon scattering resulting from the dynamic disorder in AgCrSe2 and CuCrSe2, which have been successfully revealed by inelastic neutron scattering. Using neutron scattering and ab initio calculations, we report here a mechanism of static local structure distortion co…
Identification of novel materials with enhanced thermoelectric (TE) performance is critical for advancing TE research. In this direction, this is the first report on TE properties of low-cost, nontoxic, and abundant core-shell Cu@Cu2O nanocomposites (NCs) synthesized using a facile and cheap solution-phase method. They show ultralow thermal conductivity of nearly 10-3 of copper bulk value, large thermopower ~0.373 mVK-1, and consequently, a TE figure of merit (ZT) of 0.16 at 320 K which is larger than those of many of the potential TE materials such as PbTe, SnSe and SiGe, showing its potentia…
Thermoelectric properties of single crystal Ta2PdSe6 is investigated by means of transport measurements, and a density functional calculation. We found a giant Peltier conductivity of 100 Acm-1K-1 at 10 K and successfully explained it by means of conventional semiconductor theory. We concluded that an uncompensated semimetal, high mobility, and heavy effective mass are responsible for the giant Peltier conductivity. Our finding opens a new ground in the field of thermoelectrics to explore much better semimetals for a new possible application such as an electric current generator for a supercon…

We report a comprehensive study on the intrinsic spin Hall conductivity (SHC) of semimetals MoTe2 and WTe2 by ab initio calculation. Large SHC and desirable spin Hall angles have been discovered, due to the strong spin orbit coupling effect and low charge conductivity in semimetals. Diverse anisotropic SHC values, attributed to the unusual reduced-symmetry crystalline structure, have been revealed. We report an effective method on SHC optimization by electron doping, and exhibit the mechanism of SHC variation respect to the energy shifting by the spin Berry curvature. Our work provides insight…

A high power factor and low lattice thermal conductivity are two essential ingredients of highly efficient thermoelectric materials. Although monolayers of transition metal dichalcogenides possess high power factors, high lattice thermal conductivities significantly impede their practical applications. Our first-principles calculations show that these two ingredients are well fulfilled in the recently synthesized Pd$_{2}$Se$_{3}$ monolayer, whose crystal structure is composed of [Se$_{2}$]$^{2-}$ dimers, Se$^{2-}$ anions, and Pd$^{2+}$ cations coordinated in a square planar manner. Our detaile…
Recently, there have been increasingly hot debates on whether there exists a quantum spin liquid in the Kitaev honeycomb magnet $α$-RuCl$_3$ in high magnetic field. To investigate this issue, we perform the ultralow-temperature thermal conductivity measurements on the single crystals of $α$-RuCl$_3$ down to 80 mK and up to 9 T. Our experiments clearly show a field-induced phase transition occurring at $H_c$ $\approx$ 7.5 T, above which the zigzag magnetic order is completely suppressed. The minimum of thermal conductivity at 7.5 T is attributed to the strong scattering of phonons by the magnet…
The frustrated pyrochlore iridate Pr$_2$Ir$_2$O$_7$ was proposed as a metallic quantum spin liquid located at a zero-field quantum critical point. Here we present the ultralow-temperature thermal conductivity measurements on the Pr$_2$Ir$_2$O$_7$ single crystals to detect possible exotic excitations. In zero field, the thermal conductivity shows a dramatic suppression above a characteristic temperature $T_s \approx$ 0.12 K. With increasing field, $T_s$ increases and the thermal conductivity tends to saturate above $H$ = 5 T. The Wiedemann-Franz law is verified at high fields and inferred at ze…
We report the results of our experimental studies on the magnetic, transport and thermoelectric properties of the ferromagnetic metal CoMnSb. Sizable anomalous Hall conductivity $σ_{yx}$ and transverse thermoelectric conductivity $α_{yx}$ are found experimentally and comparable in size to the values estimated from density-functional theory. Our experiment further reveals that CoMnSb exhibits $-T\ln T$ critical behavior in $α_{yx}(T)$, deviating from Fermi liquid behavior $α_{yx}\sim T$ over a decade of temperature between 10 K to 400 K, similar to ferromagnetic Weyl and nodal-line semimetals. …
We present a temperature-dependent infrared spectroscopy study on the layered topological semimetal Nb$_3$SiTe$_6$ combined with density-functional theory (DFT) calculations of the electronic band structure and optical conductivity. Our results reveal an anisotropic behavior of the in-plane ($ac$-plane) optical conductivity, with three pronounced excitations located at around 0.15, 0.28, and 0.41~eV for the polarization of the incident radiation along the $c$ axis. These excitations are well reproduced in the theoretical spectra. Based on the \textit{ab initio} results, the excitations around …
Topological semimetal may have potential applications like topological qubits, spintronics and quantum computations. Efficient heat dissipation is a key factor for the reliability and stability of topological semimetal-based nano-electronics devices, which is closely related to high thermal conductivity. In this work, the elastic properties and lattice thermal conductivity of TaN are investigated by first-principles calculations and the linearized phonon Boltzmann equation within the single-mode relaxation time approximation (RTA). According to the calculated bulk modulus, shear modulus and $C…
Two-dimensional materials have attracted lots of research interests due to the fantastic properties that are unique to the bulk counterparts. In this paper, from the state-of-the-art first-principles, we predicted the stable structure of monolayer counterpart of the γ-CuI (Cuprous Iodide), which is a p-type wide bandgap semiconductor. The monolayer CuI presents multifunctional superiority in terms of electronic, optical, and thermal transport properties. Specifically, the ultralow thermal conductivity of 0.116 Wm-1K-1 is predicted for monolayer CuI, which is much lower than γ-CuI (0.997 Wm-1K-…
Molybdenum ditelluride, MoTe2, is a versatile material where the topological phase can be readily tuned by manipulating the associated structural phase transition. The fine details of the band structure of MoTe2, key to understanding its topological properties, have proven difficult to disentangle experientially due to the multi-band character of the material. Through experimental optical conductivity spectra, we detect two strong low-energy interband transitions. Both are linked to excitations between spin-orbit split bands. The lowest interband transition shows a strong thermal shift, pointi…
Materials with ultralow thermal conductivity are of great interest for efficient energy conversion and thermal barrier coating. Copper-based semiconductors such as copper chalcogenides and copper halides are known to possess extreme low thermal conductivity, whereas the fundamental origin of the low thermal conductivity observed in the copper-based materials remains elusive. Here, we reveal that s-d coupling induced giant phonon anharmonicity is the fundamental mechanism responsible for the ultralow thermal conductivity of copper compounds. The symmetry controlled strong coupling of high-lying…
