We report that single interatomic potential, developed using Gaussian regression of density functional theory calculation data, has high accuracy and flexibility to describe phonon transport with ab initio accuracy in two different atomistic configurations: perfect crystalline Si and crystalline Si with vacancies. The high accuracy of second- and third-order force constants from the Gaussian approximation potential (GAP) are demonstrated with phonon dispersion, Grüneisen parameter, three-phonon scattering rate, phonon-vacancy scattering rate, and thermal conductivity, all of which are very close to the results from density functional theory calculation. We also show that the widely used empirical potentials (Stillinger-Weber and Tersoff) produce much larger errors compared to the GAP. The computational cost of GAP is higher than the two empirical potentials, but five orders of magnitude lower than the density functional theory calculation. Our work shows that GAP can provide a new opportunity for studying phonon transport in partially disordered crystalline phases with the high predictive power of ab initio calculation but at a feasible computational cost.
This work presents a multiscale and multiphysics framework to investigate the radiation-induced damage in nano-crystalline materials. The framework combines two methodologies, including molecular dynamics simulations with electronic effects and long-term atomistic diffusion simulations in nano-crystalline materials. Using this framework, we investigated nano-crystalline materials' self-healing behavior under radiation events. We found that the number of defects generated in nano-crystals during the cascade simulations was less than in single crystals. This behavior was due to the fast absorpti…
Computational modeling is usually applied to aid experimental exploration of advanced materials to better understand the fundamental plasticity mechanisms during mechanical testing. In this work, we perform Molecular dynamics (MD) simulations to emulate experimental room temperature spherical-nanoindentation of crystalline W matrices by different interatomic potentials: EAM, modified EAM, and a recently developed machine learned based tabulated Gaussian approximation potential (tabGAP) for describing the interaction of W-W. Results show similarities between load displacements and stress-strain…
The molecular dynamics method is applied to simulate the recrystallization of an amorphous/crystalline silicon interface. The atomic structure of the amorphous material is constructed with the method of Wooten, Winer, and Weaire. The amorphous on crystalline stack is annealed afterward on a wide range of temperature and time using five different interatomic potentials: Stillinger-Weber, Tersoff, EDIP, SW115, and Lenosky. The simulations are exploited to systematically extract the recrystallization velocity. A strong dependency of the results on the interatomic potential is evidenced and explai…
The neural-network interatomic potential for crystalline and liquid Si has been developed using the forward stepwise regression technique to reduce the number of bases with keeping the accuracy of the potential. This approach of making the neural-network potential enables us to construct the accurate interatomic potentials with less and important bases selected systematically and less heuristically. The evaluation of bulk crystalline properties, and dynamic properties of liquid Si show good agreements between the neural-network potential and ab-initio results.
The relative importance of atomic defects and electron transfer in explaining conductivity at the crystalline LaAlO3/SrTiO3 interface has been a topic of debate. Metallic interfaces with similar electronic properties produced by amorphous oxide overlayers on SrTiO3 have called in question the original polarization catastrophe model. We resolve the issue by a comprehensive comparison of (100)-oriented SrTiO3 substrates with crystalline and amorphous overlayers of LaAlO3 of different thicknesses prepared under different oxygen pressures. For both types of overlayers, there is a critical thicknes…
We report the formation of cubic phase, under ambient conditions, in thin films of Zirconia synthesized by electron beam evaporation technique. The stabilization of the cubic phase was achieved without the use of chemical stabilizers and/or concurrent ion beam bombardment. Films of two different thickness (660 nm, 140 nm) were deposited. The 660 nm and 140 nm films were found to be stoichiometric (ZrO2) and off-stoichiometric (ZrO1.7) respectively by Resonant Rutherford back-scattering spectroscopy. While the 660 nm as-deposited films were in the cubic phase, as indicated by X-ray diffraction …
Single crystalline YBa$_{\text{2}}$Cu$_{\text{3}}$O$_{\text{7}-δ}$ (YBCO) thin films were grown by pulsed laser deposition (PLD) in order to probe the oxygen deficiency $δ$ using a mono-energetic positron beam. The sample set covered a large range of $δ$ (0.191<$δ$<0.791) yielding a variation of the critical temperature $T_{\text{c}}$ between 25 and 90\,K. We found a linear correlation between the Doppler broadening of the positron electron annihilation line and $δ$ determined by X-ray diffraction (XRD). Both, the origin of the found correlation and the influence of metallic vacancies, were ex…
High spin states of cation vacancies in GaP, GaN, AlN, BN, ZnO and BeO were analyzed by first principles calculations. The spin-polarized vacancy-induced level is located in the band gap in GaP, ZnO and BeO. In the nitrides, the stronger exchange coupling forces the vacancy states to be resonant with valence bands, forbids formation of positively charged vacancies in GaN and BN, and allows Al vacancy in p-AlN to assume the highest possible S=2 spin state. The shape of the spin density, isotropic in the zinc blende structure, has a pronounced directional character in the wurtzite structure. Sta…
Aluminum nitride (AlN) plays a key role in modern power electronics and deep-ultraviolet photonics, where an understanding of its thermal properties is essential. Here we measure the thermal conductivity of crystalline AlN by the 3$ω$ method, finding it ranges from 674 ${\pm}$ 56 W/m/K at 100 K to 186 ${\pm}$ 7 W/m/K at 400 K, with a value of 237 ${\pm}$ 6 W/m/K at room temperature. We compare these data with analytical models and first principles calculations, taking into account atomic-scale defects (O, Si, C impurities, and Al vacancies). We find Al vacancies play the greatest role in reduc…
We develop a fast and accurate machine-learned interatomic potential for the Mo-Nb-Ta-V-W quinary system and use it to study segregation and defects in the body-centred cubic refractory high-entropy alloy MoNbTaVW. In the bulk alloy, we observe clear ordering of mainly Mo-Ta and V-W binaries at low temperatures. In damaged crystals, our simulations reveal clear segregation of vanadium, the smallest atom in the alloy, to compressed interstitial-rich regions like radiation-induced dislocation loops. Vanadium also dominates the population of single self-interstitial atoms. In contrast, due to its…
Ab initio calculations and statistical mechanics are combined to elucidate the thermodynamics of H vacancies in MgH2. A general method based on a grand-canonical ensemble of defect configurations is introduced to model the exchange of hydrogen between crystalline MgH2 and gas-phase H2. We find that, at temperatures and hydrogen partial pressures of practical interest, MgH2 is capable of accommodating only very small concentrations of hydrogen vacancies, which consist mainly of isolated defects rather than vacancy clusters, contrary to what is expected from a simple energetic analysis.
We developed new modified embedded-atom method (MEAM) interatomic potentials for the Mg-Al alloy system using a first-principles method based on density functional theory (DFT). The materials parameters, such as the cohesive energy, equilibrium atomic volume, and bulk modulus, were used to determine the MEAM parameters. Face-centered cubic, hexagonal close packed, and cubic rock salt structures were used as the reference structures for Al, Mg, and MgAl, respectively. The applicability of the new MEAM potentials to atomistic simulations for investigating Mg-Al alloys was demonstrated by perform…

Using a fast and accurate neural network potential we are able to systematically explore the energy landscape of large unit cells of bulk magnesium oxide with the minima hopping method. The potential is trained with a focus on the near-stoichiometric compositions, in particular on suboxides, i.e., Mg$_x$O$_{1-x}$ with $0.50<x<0.60$. Our extensive exploration demonstrates that for bulk stoichiometric compounds, there are several new low-energy rocksalt-like structures in which Mg atoms are octahedrally six--coordinated and form trigonal prismatic motifs with different stacking sequences. Furthe…
Machine learning interatomic potentials (MLIPs) are routinely used atomic simulations, but generating databases of atomic configurations used in fitting these models is a laborious process, requiring significant computational and human effort. A computationally efficient method is presented to generate databases of atomic configurations that contain optimal information on the small-displacement regime of the potential energy surface of bulk crystalline matter. Utilising non-diagonal supercell (NDSC), an automatic process is suggested for ab initio data generation. MLIPs were fitted for Al, W, …
We report a phonon density of states measurement of $α$-ZnCl$_{2}$ using the coherent inelastic neutron scattering technique and a lattice dynamical calculation in four crystalline phases of ZnCl$_{2}$ using a transferable interatomic potential. The model calculations agree reasonably well with the available experimental data on the structures, specific heat, Raman frequencies and their pressure variation in various crystalline phases. The calculated results have been able to provide a fair description of the vibrational as well as the thermodynamic properties of ZnCl$_{2}$ in all its four pha…
GeTe is a prototypical phase change material of high interest for applications in optical and electronic non-volatile memories. We present an interatomic potential for the bulk phases of GeTe, which is created using a neural network (NN) representation of the potential-energy surface obtained from reference calculations based on density functional theory. It is demonstrated that the NN potential provides a close to ab initio quality description of a number of properties of liquid, crystalline and amorphous GeTe. The availability of a reliable classical potential allows addressing a number of i…
A Spectral Neighbor Analysis (SNAP) machine learning interatomic potential (MLIP) has been developed for simulations of carbon at extreme pressures (up to 5 TPa) and temperatures (up to 20,000 K). This was achieved using a large database of experimentally relevant quantum molecular dynamics (QMD) data, training the SNAP potential using a robust machine learning methodology, and performing extensive validation against QMD and experimental data. The resultant carbon MLIP demonstrates unprecedented accuracy and transferability in predicting the carbon phase diagram, melting curves of crystalline …
There have existed for a long time a paradigm that TiO phases at ambient conditions are stable only if structural vacancies are available. Using an evolutionary algorithm, we perform an ab initio search of possible zero-temperature polymorphs of TiO in wide pressure interval. We obtain the Gibbs energy of the competing phases taking into account entropy via quasiharmonic approximation and build the pressure-temperature diagram of the system. We reveal that two vacancy-free hexagonal phases are the most stable at relatively low temperatures in a wide range of pressures. The transition between t…
Monolayer and multilayer graphene are promising materials for applications such as electronic devices, sensors, energy generation and storage, and medicine. In order to perform large-scale atomistic simulations of the mechanical and thermal behavior of graphene-based devices, accurate interatomic potentials are required. Here, we present a new interatomic potential for multilayer graphene structures referred to as "hNN--Gr$_x$." This hybrid potential employs a neural network to describe short-range interactions and a theoretically-motivated analytical term to model long-range dispersion. The p…
First-principles based modeling on phonon dynamics and transport using density functional theory and Boltzmann transport equation has proven powerful in predicting thermal conductivity of crystalline materials, but it remains unfeasible for modeling complex crystals and disordered solids due to the prohibitive computational cost to capture the disordered structure, especially when the quasiparticle "phonon" model breaks down. Recently, machine-learning regression algorithms show great promises for building high-accuracy potential fields for atomistic modeling with length and time scales far be…
The diffusion path and diffusivity of oxygen in crystalline silicon are computed using an empirical interatomic potential which was recently developed for modelling the interactions between oxygen and silicon atoms. The diffusion path is determined by constrained energy minimization, and the diffusivity is computed using jump rate theory. The calculated diffusivity is in excellent agreement with experiemental data. The same interatomic potntial also is used to study the formation of small clusters of oxygen atoms in silicon. The structures of these clusters are found by NPT molecular dynamics …
Semi-empirical interatomic potentials have been developed for Al, alpha-Ti, and gamma-TiAl within the embedded atomic method (EAM) by fitting to a large database of experimental as well as ab-initio data. The ab-initio calculations were performed by the linear augmented plane wave (LAPW) method within the density functional theory to obtain the equations of state for a number of crystal structures of the Ti-Al system. Some of the calculated LAPW energies were used for fitting the potentials while others for examining their quality. The potentials correctly predict the equilibrium crystal struc…
Quasi-two-dimensional electron systems (q-2DES) are formed in various hetero-structures, including oxide interfaces. Oxygen vacancies (OVs) in oxides like $\mathrm{SrTiO_3}$ are known to produce electronic carriers. A novel way to produce $\mathrm{SrTiO_{3-δ}}$ on the surface using a low-energy $\mathrm{H_2}$ plasma is shown here. It results in a q-2DES with mobility as high as $μ\sim 20,000 \; cm^2V^{-1}s^{-1}$, displaying quantum oscillations in magneto-resistance. We can achieve a sharper or weaker confinement potential by adjusting the process pressure. The system with sharper confinement …

The method and the advantages of an evolutionary computing based approach using a steady state genetic algorithm (GA) for the parameterization of interatomic potentials for metal oxides within the shell model framework are developed and described. We show that the GA based methodology for the parameterization of interatomic force field functions is capable of (a) simultaneous optimization of the multiple phases or properties of a material in a single run, (b) facilitates the incremental re-optimization of the whole system as more data is available for either additional phases or material prope…
Hydroxyapatite (HAp) is a widely used biomaterial for the preparation of bone and dental implants. Despite the relevance of HAp in medicine, exciting applications involving this material as a bio-compatible photocatalyst, depend on how well we understand its fundamental properties. Experimental evidence suggests that oxygen vacancies play a critical role in the production of surface radicals upon exposure of HAp to ultra-violet (UV) light. However, very little is known about the underlying physical and chemical details. We present a hybrid density-functional study of the structural and electro…

Similar effects of metal and boron vacancies on phonon scattering and lattice thermal conductivity ($κ_l$) of ZrB$_2$ and HfB$_2$ are reported. These defects challenge the conventional understanding that associates larger impacts to bigger defects. We find the underlying reason to be a strong local perturbation caused by the boron vacancy that substantially changes the interatomic force constants. In contrast, a long ranged but weaker perturbation is seen in the case metal vacancies. We show that these behaviours originate from a mixed metallic and covalent bonding nature in the metal diboride…
Optical phonons in nanoparticles with the randomness of interatomic bonds are considered both analytically and numerically. For weak dilute disorder two qualitatively different regimes of separated and overlapped levels are observed, resembling the case of random atomic masses investigated previously. At stronger and/or more dense disorder, the particles become essentially inhomogeneous, thus constituting the minimal model to describe an amorphous phase, where the picture of vibrational modes becomes more subtle. We concentrate here on the experimentally relevant case of strong disorder locate…
Phonon-mediated thermal conductivity, which is of great technological relevance, fundamentally arises due to anharmonic scattering from interatomic potentials. Despite its prevalence, accurate first-principles calculations of thermal conductivity remain challenging, primarily due to the high computational cost of anharmonic interatomic force constant (IFCs) calculations. Meanwhile, the related anharmonic phenomenon of thermal expansion is much more tractable, being computable from the Grüneisen parameters associated with phonon frequency shifts due to crystal deformations. In this work, we pro…
We present a novel scheme to accurately predict atomic forces as vector quantities, rather than sets of scalar components, by Gaussian Process (GP) Regression. This is based on matrix-valued kernel functions, on which we impose the requirements that the predicted force rotates with the target configuration and is independent of any rotations applied to the configuration database entries. We show that such covariant GP kernels can be obtained by integration over the elements of the rotation group SO(d) for the relevant dimensionality d. Remarkably, in specific cases the integration can be carri…
In studying solidification process by simulations on the atomic scale, the modeling of crystal nucleation or amorphisation requires the construction of interatomic interactions that are able to reproduce the properties of both the solid and the liquid states. Taking into account rare nucleation events or structural relaxation under deep undercooling conditions requires much larger length scales and longer time scales than those achievable by \textit{ab initio} molecular dynamics (AIMD). This problem is addressed by means of classical MD simulations using a well established high dimensional neu…
Molecular-dynamics simulations of fracture in metallic glass-like systems are observed to undergo embrittlement due to a small change in interatomic potential. This change in fracture toughness, however, is not accompanied by a corresponding change in flow stress. Theories of brittle fracture proposed by Freund and Hutchinson indicate that strain rate sensitivity is the controling physical parameter in these cases. A recent theory of viscoplasticity in this class of solids by Falk and Langer further suggests that the change in strain rate sensitivity corresponds to a change in the susceptibili…
