In this work, we explore the possibility of enhancing a spin current under a thermal switch, i.e., connecting the central transport region to two leads in individual thermal equilibrium abruptly. Using the nonequilibrium Green's function method for the transient spin current, we obtain a closed-form solution, which is applicable in the whole nonlinear quantum transport regime with a significant reduction of computational complexity. Furthermore, we perform a model calculation on a single-level quantum dot with Lorentzian linewidth. It shows that the transient spin current may vary spatially, causing spin accumulation or depletion in the central region. Moreover, general enhancement of the spin current in the transient regime is observed. In particular, the in-plane components of the transient spin current may increase by 2-3 orders of magnitude compared to the steady-state thermoelectric spin current under a temperature difference of 30 K. Our research demonstrates that ultrafast enhancement of spin currents can be effectively achieved by thermal switches.
Spin vortices in magnetic nanopillars are used as GHz oscillators, with frequency however essentially fixed in fabrication. We demonstrate a model system of a two-vortex nanopillar, in which the resonance frequency can be changed by an order of magnitude, without using high dc magnetic fields. The effect is due to switching between the two stable states of the vortex pair, which we show can be done with low-amplitude fields of sub-ns duration. We detail the relevant vortex-core dynamics and explain how field anharmonicity and phase control can be used to enhance the performance.
Response of the electronic current through an Aharonov-Bohm ring after a two-level-system is switched on is calculated perturbatively by use of non-equilibrium Green function. In the ballistic case the amplitude of the Aharonov-Bohm oscillation is shown to decay to a new equilibrium value due to scattering into other electronic states. Relaxation of Altshuler-Aronov-Spivak oscillation in diffusive case due to dephasing effect is also calculated. The time scale of the relaxation is determined by characteristic relaxation times of the system and the splitting of two-level-system. Oscillation pha…
We study a cavity-photon-switched coherent electron transport in a symmetric double quantum waveguide. The waveguide system is weakly connected to two electron reservoirs, but strongly coupled to a single quantized photon cavity mode. A coupling window is placed between the waveguides to allow for electron interference or inter-waveguide transport. The transient electron transport in the system is investigated using a quantum master equation. We present a cavity-photon tunable semiconductor quantum waveguide implementation of an inverter quantum gate in which the output of the waveguide system…
We study the time-dependent transport of heat in a nanoscale thermal switch. The switch consists of left and right leads that are initially uncoupled. During switch-on the coupling between the leads is abruptly turned on. We use the nonequilibrium Green's function formalism and numerically solve the constructed Dyson equation to determine the nonperturbative heat current. At the transient regime we find that the current initially flows simultaneously into both of the leads and then afterwards oscillates between flowing into and out of the leads. At later times the oscillations decay away and t…
We investigate coherent electron-switching transport in a double quantum waveguide system in a perpendicular static or vanishing magnetic field. The finite symmetric double waveguide is connected to two semi-infinite leads from both ends. The double waveguide can be defined as two parallel finite quantum wires or waveguides coupled via a window to facilitate coherent electron inter-wire transport. By tuning the length of the coupling window, we observe oscillations in the net charge current and a maximum electron conductance for the energy levels of the two waveguides in resonance. The importa…
We study the classical dynamics of resonantly modulated large-spin systems in a strong magnetic field. We show that these systems have special symmetry. It leads to characteristic nonlinear effects. They include abrupt switching between magnetization branches with varying modulating field without hysteresis and a specific pattern of switching in the presence of multistability and hysteresis. Along with steady forced vibrations the transverse spin components can display transient vibrations at a combination of the Larmor frequency and a slower frequency determined by the anisotropy energy. The …
A common ploy to reduce the switching current and energy dissipation in spin-transfer-torque driven magnetization switching of shape-anisotropic single-domain nanomagnets is to employ magnets with low saturation magnetization $M_s$ and high shape-anisotropy. The high shape-anisotropy compensates for low $M_s$ to keep the static switching error rate constant. However, this ploy increases the switching delay, its variance in the presence of thermal noise, and the dynamic switching error rate. Using the stochastic Landau-Lifshitz-Gilbert equation with a random torque emulating thermal noise, we s…
Transient grating spectroscopy has emerged as a useful technique to study thermal phonon transport because of its ability to perform thermal measurements over length scales comparable to phonon mean free paths (MFPs). While several prior works have performed theoretical studies of quasiballistic heat conduction in transient grating, the analysis methods are either restricted to one spatial dimension or require phenomenological fitting parameters. Here, we analyze quasiballistic transport in a two-dimensional transient grating experiment, in which heat conduction can occur both in- and cross-pl…
The impact of semiconductor surface roughness on the electrical and thermal contact resistances and thermoEMF of thermoelectric material (TEM)-metal transient contact layer is studied theoretically. The distribution of hollows and humps on the rough surface is simulated by the truncated Gaussian distribution. The impact of distribution parameters on the electrical contact resistance and thermoEMF of thermoelectric material-metal contact is studied.
We studied the spin torque switching of the single free layer in the thermally activated region by numerically solving the Landau-Lifshitz-Gilbert equation. We found that the temperature dependence of the switching time of the in-plane magnetized system is nonlinear, which means $b \neq 1$. Here, $b$ is the exponent of the current term in the switching rate formula and has been widely assumed to be unity. This result enables us to evaluate the thermal stability of spintronics devices.
The spin torque assisted thermal switching of the single free layer was studied theoretically. Based on the rate equation, we derived the theoretical formulas of the most likely and mean switching currents of the sweep current assisted magnetization switching, and found that the value of the exponent $b$ in the switching rate formula significantly affects the estimation of the retention time of magnetic random access memory. Based on the Fokker-Planck approach, we also showed that the value of $b$ should be two, not unity as argued in the previous works.
We studied the magnetization reversal rates of thermally assisted spin transfer torque switching in a ferromagnetically coupled synthetic free layer theoretically. By solving the Fokker-Planck equation, we obtained the analytical expression of the switching probability for both the weak and the strong coupling limit. We found that the thermal stability is proportional to Delta_{0}(1-I/I_{c})^{2}, not Delta_{0}(1-I/I_{c}) argued by Koch et al. [Phys. Rev. Lett. 92, 088302 (2004)], where I and I_{c} are the electric current and the critical current of spin transfer torque switching at absolute z…
We demonstrate magnetization switching in out-of-plane magnetized Ta\CoFeB\MgO nanowires by current pulse injection along the nanowires, both with and without a constant and uniform magnetic field collinear to the current direction. We deduce that an effective torque arising from spin-orbit effects in the multilayer drives the switching mechanism. While the generation of a component of the magnetization along the current direction is crucial for the switching to occur, we observe that even without a longitudinal field thermally generated magnetization fluctuations can lead to switching. Analys…
The impact of boundary scattering on non-diffusive thermal relaxation of a transient grating in thin membranes is rigorously analyzed using the multidimensional phonon Boltzmann equation. The gray Boltzmann simulation results indicate that approximating models derived from previously reported one-dimensional relaxation model and Fuchs-Sondheimer model fail to describe the thermal relaxation of membranes with thickness comparable with phonon mean free path. Effective thermal conductivities from spectral Boltzmann simulations completely free of any fitting parameters are shown to agree reasonabl…
We apply a recently developed quantum theory of spin transfer torque to study the effect of the quantum noise in spin transfer process on the magnetization switching in spin-torque-driven devices. The quantum noise induces considerable fluctuation of the switching time at zero temperature. By including the thermal noise, the temperature dependence of the expectation value and standard deviation of the switching time are obtained in the Monte Carlo simulations, and the results are fitted to an effective first passage model. We expect that the predictions here are observable in the single-shot m…
The phonon Boltzmann transport equation (BTE) is widely utilized to study non-diffusive thermal transport. We find a solution of the BTE in the thin film transient thermal grating (TTG) experimental geometry by using a recently developed variational approach with a trial solution supplied by the Fourier heat conduction equation. We obtain an analytical expression for the thermal decay rate that shows excellent agreement with Monte Carlo simulations. We also obtain a closed form expression for the effective thermal conductivity that demonstrates the full material property and heat transfer geom…
We present switching field distributions of spin-transfer assisted magnetization reversal in perpendicularly magnetized Co/Ni multilayer spin-valve nanopillars at room temperature. Switching field measurements of the Co/Ni free layer of spin-valve nanopillars with a 50 nm x 300 nm ellipse cross section were conducted as a function of current. The validity of a model that assumes a spin-current dependent effective barrier for thermally activated reversal is tested by measuring switching field distributions under applied direct currents. We show that the switching field distributions deviate sig…
Magnetic chiral skyrmions are vortex like spin structures that appear as stable or meta-stable states in magnetic materials due to the interplay between the symmetric and antisymmetric exchange interactions, applied magnetic field and/or uniaxial anisotropy. Their small size and internal stability make them prospective objects for data storage but for this, the controlled switching between skyrmion states of opposite polarity and topological charge is essential. Here we present a study of magnetic skyrmion switching by an applied magnetic field pulse based on a discrete model of classical spin…
The propagation of heat in the transient thermal grating geometry is studied based on phonon Boltzmann transport equation (BTE) in different phonon transport regimes. Our analytical and numerical results show that the phonon dispersion relation and temperature play a significant role in the emergence of heat wave. For the frequency-independent BTE, the heat wave appears as long as the phonon resistive scattering is not sufficient, while for the frequency-dependent BTE, the heat wave could disappear in the ballistic regime, depending on the grating period and temperature. We predict that the he…
The current dependence of the spin torque switching rate in a thermally activated region of an in-plane magnetized system was studied. The logarithm of the switching rate depended nonlinearly on current in the high-current region, I_{c} < I < I_{c}^{*}, where I_{c} and I_{c}^{*} are critical currents distinguishing the stability of the magnetization. We also found that the attempt frequency had a minimum around I_{c}, and that the attempt frequency at I_{c} was three orders of magnitude smaller than that at zero current, contrary to the assumption in previous analyses of experiments that it re…
We study the radiative heat flux between two nanoparticles in close vicinity to the natural hyperbolic material hBN with its optical axis oriented parallel to the interface. We show that the heat flux between the nanoparticles can be efficiently modulated when rotating the nanoparticles due to the coupling to the highly directional hyperbolic surface modes in hBN. Finally, we discuss the thickness and distance dependence of this effect.
Spin-polarized charge-currents induce magnetic tunnel junction (MTJ) switching by virtue of spin-transfer-torque (STT). Recently, by taking advantage of the spin dependent thermoelectric properties of magnetic materials, novel means of generating spin-currents from temperature gradients, and their associated thermal spin torques (TSTs) have been proposed, but so far these TSTs have not been large enough to influence MTJ switching. Here we demonstrate significant TSTs in MTJs by generating large temperature gradients across ultrathin MgO tunnel barriers that considerably affect the switching fi…
We measure the thermal time constants of suspended single layer molybdenum disulfide drums by their thermomechanical response to a high-frequency modulated laser. From this measurement the thermal diffusivity of single layer MoS$_2$ is found to be 1.14 $\times$ 10$^{-5}$ m$^2$/s on average. Using a model for the thermal time constants and a model assuming continuum heat transport, we extract thermal conductivities at room temperature between 10 to 40 W/(m$\cdot$K). Significant device-to-device variation in the thermal diffusivity is observed. Based on statistical analysis we conclude that thes…
Thermal management is an important challenge in modern electronics, avionics, automotive, and energy storage systems. While passive thermal solutions (like heat sinks or heat spreaders) are often used, actively modulating heat flow (e.g. via thermal switches or diodes) would offer additional degrees of control over the management of thermal transients and system reliability. Here we report the first thermal switch based on a flexible, collapsible graphene membrane, with low operating voltage, < 2 V. We also employ active-mode scanning thermal microscopy (SThM) to measure the device behavior an…
Efficient generation of spin currents from charge currents is of high importance for memory and logic applications of spintronics. In particular, generation of spin currents from charge currents in high spin-orbit coupling metals has the potential to provide a scalable solution for embedded memory. We demonstrate a net reduction in critical charge current for spin torque driven magnetization reversal via using spin-orbit mediated spin current generation. We scaled the dimensions of the spin-orbit electrode to 400 nm and the nanomagnet to 270 nm x 68 nm in a three terminal spin-orbit torque, ma…
We propose theoretically a thermal switch operating by the magnetic-flux controlled diffraction of phase-coherent heat currents in a thermally biased Josephson junction based on a two-dimensional topological insulator. For short junctions, the system shows a sharp switching behavior while for long junctions the switching is smooth. Physically, the switching arises from the Doppler shift of the superconducting condensate due to screening currents induced by a magnetic flux. We suggest a possible experimental realization that exhibits a relative temperature change of 40\% between the on and off …
In this study, we use the transient thermal grating optical technique \textemdash a non-contact, laser-based thermal metrology technique with intrinsically high accuracy \textemdash to investigate room-temperature phonon-mediated thermal transport in two nanoporous holey silicon membranes with limiting dimensions of 100 nm and 250 nm respectively. We compare the experimental results to ab initio calculations of phonon-mediated thermal transport according to the phonon Boltzmann transport equation (BTE) using two different computational techniques. We find that the calculations conducted within…
Temperature plays an important role in spin torque switching of magnetic tunnel junctions causing magnetization fluctuations that decrease the switching voltage but also introduce switching errors. Here we present a systematic study of the temperature dependence of the spin torque switching probability of state-of-the-art perpendicular magnetic tunnel junction nanopillars (40 to 60 nm in diameter) from room temperature down to 4 K, sampling up to a million switching events. The junction temperature at the switching voltage---obtained from the thermally assisted spin torque switching model---sa…
Heat flow control in phononics has received significant attention recently due to its widespread applications in energy transfer, conversion and utilization. Here, we demonstrate that by applying external stress or strain we can effectively tune the thermal conductivity through changing the density of twin boundaries, which in turn offers the intriguing mechanical-controlled thermal switch and hysteresis operations. Twin boundaries perpendicular to the transport direction strongly scatter phonons. As such, the heat flow is in inverse proportional to the density of twin boundaries and hence all…
We study the backscattered current in a Luttinger liquid in the presence of a point like weak impurity switched on at finite time, taking into account finite-temperature effects. We show how the well-known results for a static impurity are distorted. We derive a dimensionless parameter $τ_{R}$ as function of the electron-electron interaction and the temperature, such that for $τ_{R} < 1$ ($> 1$) the switching process is relevant (irrelevant). Our results suggest the possibility of determining the value of the Luttinger parameter $K$ through time measurements in transport experiments at fixed v…
Time-dependent nonequilibrium Green's functions are used to study electron transport properties in a device consisting of two linear chain leads and a time-dependent interleads coupling that is switched on non-adiabatically. We derive a numerically exact expression for the particle current and examine its characteristics as it evolves in time from the transient regime to the long-time steady-state regime. We find that just after switch-on the current initially overshoots the expected long-time steady-state value, oscillates and decays as a power law, and eventually settles to a steady-state va…
In the present study, we demonstrate a vacuum thermal switch based on near-field thermal radiation between phase transition materials, i.e., vanadium dioxide (VO2), whose phase changes from insulator to metal at 341 K. Similar modulation effect has already been demonstrated and it will be extended to thin-film structure with substrate in this paper. Strong coupling of surface phonon polaritons between two insulating VO2 plates significantly enhances the near-field heat flux, which on the other hand is greatly reduced when the VO2 emitter becomes metallic, resulting strong thermal switching eff…
In a multi-terminal setup, when time-reversal symmetry is broken by a magnetic field, the heat flows can be managed by designing a device with programmable Boolean behavior. We show that such device can be used to implement operations like on/off switching, reversal, selected splitting and swap of the heat currents. For each feature, the switching from one working condition to the other is obtained by inverting the magnetic field. This offers interesting opportunities of conceiving a programmable setup, whose operation is controlled by an external parameter (the magnetic field) without need to…
We discuss the effects of thermal noise on the magnetic response of a lateral ferromagnetic Josephson junction with spin-orbit coupling and out-of-plane magnetization. The direction of the magnetic moment in the ferromagnetic layer can be inverted by using controlled current pulses. This phenomenon is due to the magnetoelectric effect that couples the flowing charge current and the magnetization of the ferromagnet. We investigate the magnetization reversal effect versus intrinsic parameters of the ferromagnet, such as the Gilbert damping and strength of the spin-orbit coupling. We estimate the…
The effect of thermal fluctuations on spin-transfer switching has been studied for a broad range of time scales (sub-ns to seconds) in a model system, a uniaxial thin film nanomagnet. The nanomagnet is incorporated into a spin-valve nanopillar, which is subject to spin-polarized current pulses of variable amplitude and duration. Two physical regimes are clearly distinguished: a long pulse duration regime, in which reversal occurs by spin-transfer assisted thermal activation over an energy barrier, and a short time large pulse amplitude regime, in which the switching probability is determined b…
Unlike the electrical conductance that can be widely modulated within the same material even in deep nanoscale devices, tuning the thermal conductance within a single material system or nanostructure is extremely challenging and requires a large-scale device. This prohibits the realization of robust ON/OFF states in switching the flow of thermal currents. Here, we present the theory of a thermal switch based on resonant coupling of three photonic resonators, in analogy to the field-effect electronic transistor composed of a source, gate, and drain. As a material platform, we capitalize on the …
