It is commonly believed that the significant energy saving advantages are belonged to the logic circuits which operate at low temperature as less enegy is needed for cooling them to the treshold temperature after operation. Also, nanoscale thermal management, efficient energy usage in nanoscale and especially thermal optimization are the most challenging issues, while dealing with the new generation of transistors as the miniaturizing unlimitedly the silicon channels of the transistors has resulted in an increase in the energy consumption of computers and the leakage currents. In this paper, the non-Fourier thermal attitudes of well-known two-dimensional crystalline materials of graphene, blue phosphorene, germanene, silicene and MoS$_2$ as the silicon channels replacements are studied by using the phonon Monte-Carlo method. We show that graphene and blue phosphorene have the least maximum temperature, representer of the reliability of the transistors, among the all five investigated nano-channels during the Monte-Cralo simulation. The established hotspots of these two materials are always cooler, not reaching the temperature threshold level, and they lose the heat much faster as the heat generation zone is switched off. The obtained results considered along with the electrical disadvantages of the graphene layer, suggests the blue phosphorene as the more thermally appropriate and optimal choice for the silicon channel replacement in new designed field effect transistors. That is to say that the limit of the energy and economic cost of the producing the advanced blue phosphorene chips meets the value of the product for the computing enterprise.
At reduced dimensionality, Coulomb interactions play a crucial role in determining device properties. While such interactions within the same carbon nanotube have been shown to have unexpected properties, device integration and multi-nanotube devices require the consideration of inter-nanotube interactions. We present calculations of the characteristics of planar carbon nanotube transistors including interactions between semiconducting nanotubes and between semiconducting and metallic nanotubes. The results indicate that inter-tube interactions affect both the channel behavior and the contacts…
Based on the phenomenon of curvature-induced doping in graphene we propose a class of Peltier cooling devices, produced by geometrical effects, without gating. We show how a graphene nanorib- bon laid on an array of curved nano cylinders can be used to create a targeted and tunable cooling device. Using two different approaches, the Nonequlibrium Green's Function (NEGF) method and experimental inputs, we predict that the cooling power of such a device can approach the order of kW/cm2, on par with the best known techniques using standard superlattice structures. The struc- ture proposed here he…
The silicon (Si) based spin-MOSFET (metal-oxide semiconductor field-effect transistor) is considered to be the building block of low-power-consumption electronics, utilizing spin-degrees of freedom in semiconductor devices. In this paper, we review the latest results on the spin transport in nanoscale Si-based spin-valve devices, which is important to realize the nanoscale spin-MOSFET. Our results demonstrate the importance of ballistic transport in obtaining high spin-dependent output voltage in nanoscale Si spin-valve devices.
We report on a technique enabling electrical control of the contact silicidation process in silicon nanowire devices. Undoped silicon nanowires were contacted by pairs of nickel electrodes and each contact was selectively silicided by means of the Joule effect. By a realtime monitoring of the nanowire electrical resistance during the contact silicidation process we were able to fabricate nickel-silicide/silicon/nickel- silicide devices with controlled silicon channel length down to 8 nm.
In this paper we present NANOTCAD2D, a code for the simulation of the electrical properties of semiconductor-based nanoelectronic devices and structures in two-dimensional domains. Such code is based on the solution of the Poisson/Schrödinger equation with density functional theory and of the continuity equation of the ballistic current. NANOTCAD2D can be applied to structures fabricated on III-IV, strained-silicon and silicon-germanium heterostructures, CMOS structures, and can easily be extended to new materials. In particular, in the case of SiGe heterostructures, it computes the effects of…
Helium-ion beams (HIB) focused to sub-nanometer scales have emerged as powerful tools for high-resolution imaging as well as nano-scale lithography, ion milling or deposition. Quantifying irradiation effects is essential for reliable device fabrication but most of the depth profiling information is provided by computer simulations rather than experiment. Here, we use atomic force microscopy (AFM) combined with scanning near-field optical microscopy (SNOM) to provide three-dimensional (3D) dielectric characterization of high-temperature superconductor devices fabricated by HIB. By imaging the i…

With the objective of integrating single clean, as-grown carbon nanotubes into complex circuits, we have developed a technique to grow nanotubes directly on commercially available quartz tuning forks using a high temperature CVD process. Multiple straight and aligned nanotubes bridge the >100um gap between the two tips. The nanotubes are then lowered onto contact electrodes, electronically characterized in situ, and subsequently cut loose from the tuning fork using a high current. First quantum transport measurements of the resulting devices at cryogenic temperatures display Coulomb blockade c…

Two types of spintronic devices on the base of magnetic nanostructures containing silicon dioxide films with cobalt nanoparticles SiO2(Co) on GaAs substrate - magnetic sensors and field-effect transistor governed by applied magnetic field - are studied. Magnetic sensors are based on the injection magnetoresistance effect. This effect manifests itself in avalanche suppression by the magnetic field in GaAs near the SiO2(Co)/GaAs interface. Field-effect transistor contains the SiO2(Co) film under gate. It is found that the magnetic field action leads to great changes in electron mobility in the c…
We investigate a W-Ta alloying route to reduce the auto-oscillation current densities and the power consumption of nano-constriction based spin Hall nano oscillators. Using spin-torque ferromagnetic resonance (ST-FMR) measurements on microbars of W$_{\text{100-x}}$Ta$_{\text{x}}$(5 nm)/CoFeB(t)/MgO stacks with t = 1.4, 1.8, and 2.0 nm, we measure a substantial improvement in both the spin-orbit torque efficiency and the spin Hall conductivity. We demonstrate a 34\% reduction in threshold auto-oscillation current density, which translates into a 64\% reduction in power consumption as compared t…
In this work, we develop a nanoscale magnetic field sensor based on a spin-Hall nano-oscillator (SHNO) device. We fabricate constriction-based SHNO devices using Ni$_{81}$Fe$_{19}$/Au$_{0.25}$Pt$_{0.75}$ bilayer and use them to demonstrate quasi-DC sensing up to kilohertz-scale frequencies under a bias field of 400 Oe in the sample plane. The magnetic field sensing is based on the linear dependence of SHNO oscillation frequency on external magnetic field. The detectivity of the sensor is as low as 0.21 $μ$T/$\sqrt{\mbox{Hz}}$ at 100 Hz, with an effective sensing area of 0.32 $μ$m$^2$, making S…
Three-terminal devices with conduction channels formed by quasi-metallic carbon nanotubes (CNT) are shown to operate as nanotube-based field-effect transistors under strong magnetic fields. The off-state conductance of the devices varies exponentially with the magnetic flux intensity. We extract the quasi-metallic CNT chirality as well as the characteristics of the Schottky barriers formed at the metal-nanotube contacts from temperature-dependent magnetoconductance measurements.
Utilizing atomistic lattice dynamics and scattering theory, we study thermal transport in nanodevices made of 10 nm thick silicon nanowires, from 10 to 100 nm long, sandwiched between two bulk reservoirs. We find that thermal transport in devices differs significantly from that of suspended extended nanowires, due to phonon scattering at the contact interfaces. We show that thermal conductance and the phonon transport regime can be tuned from ballistic to diffusive by varying the surface roughness of the nanowires and their length. In devices containing short crystalline wires phonon tunneling…
A 1D model study of charge transport in nano-devices is made by comparing multi-configuration time dependent Hartree-Fock and frozen core calculations. The influence of exchange and Coulomb correlation on the tunneling current is determined. We identify the shape of the tunneling barrier and the resonance structure of the nano-device as the two dominant parameters determining the electron transport. Whereas the barrier shape determines the size of the tunneling current, the resonances determine the structure of the current.

In the present report, we have investigated the effect of the low-frequency signal on nanoscale memristor device. The frequency is varied from 2 Hz to 10 Hz and the corresponding effect on the current-voltage characteristics, time domain state variable, charge-magnetic flux relation, memristance-charge relation, memristance-voltage characteristics and memristance-magnetic flux relation are studied. The results clearly suggested that the frequency of the input stimulus plays an important role in the device dynamics.
Silicon has dominated the microelectronics industry for the last 50 years. With its zero nuclear spin isotope (28Si) and low spin orbit coupling, it is believed that silicon can become an excellent host material for an entirely new generation of devices that operate under the laws of quantum mechanics [1}. Semiconductor nanowires however, offer huge potential as the next building blocks of nano-devices due to their one-dimensional structure and properties [2]. We describe a fabrication process to prepare doped vapor-liquid-solid (VLS) grown silicon nanowire samples in a 2- and 4-terminal measu…
Large assemblies of self-organized aluminum nanoclusters embedded in an oxide layer are formed on graphene templates and used to build tunnel-junction devices. Unexpectedly, single-electron-transport behavior with well-defined Coulomb oscillations is observed for a record junction area containing millions of metal islands. Such hybrid materials offer new prospects for single-electron electronics.
Using microwave-assisted plasma chemical vapour deposition (CVD) a layer of Nitrogen doped ultra-nano-crystalline diamond (N-UNCD) is deposited on top of a non-conducting diamond layer, which itself is situated on a Silicon wafer. This structure is then shaped into Hall-bar devices of various dimensions using optical lithography and dry-etching techniques. The devices' electrical properties are investigated at various temperatures using a cryogen-free dilution refrigerator.

The epitaxial growth of germanium on silicon leads to the self-assembly of SiGe nanocrystals via a process that allows the size, composition and position of the nanocrystals to be controlled. This level of control, combined with an inherent compatibility with silicon technology, could prove useful in nanoelectronic applications. Here we report the confinement of holes in quantum-dot devices made by directly contacting individual SiGe nanocrystals with aluminium electrodes, and the production of hybrid superconductorsemiconductor devices, such as resonant supercurrent transistors, when the dot …
We analyze the dissipation of the frequency vibrations of nano-mechanical devices. We show that the coupling between flexural modes and two-level systems leads to sub-ohmic dissipation. The inverse quality factor of the low energy vibrations depends on temperature as $Q^{-1} (T) \approx Q_0 + C T^{1/3}$, providing a quantitative description of the experimental data.
