We investigate the high-order harmonic generation (HHG) in doped semiconductors. The HHG is simulated with the single-electron time-dependent Schrödinger equation (TDSE). The results show that the high-order harmonics in the second plateau generated from the doped semiconductors is about 1 to 3 orders of magnitude higher than those from the undoped semiconductor. The results are explained based on the analysis of the energy band structure and the time-dependent population imaging. Our work indicates that doping can effectively control the HHG in semiconductor.
We propose surface modulation of the equilibrium charge density as a technique to control and enhance, via an external static potential, the free electron nonlinear response of heavily doped semiconductors. Within a hydrodynamic perturbative approach, we predict a two order of magnitude boost of free electron third-harmonic generation.
We predict here that a slab made of a doped semiconductor can exhibit anomalous refraction under the application of a static magnetic field. This anomalous refraction takes place in the far-infrared range and it occurs for any angle of incidence. We show that this effect is due to the fact that a doped semiconductor under a magnetic field can behave, to some extent, as a hyperbolic metamaterial. We also show that the occurrence of this anomalous refraction enables a semiconductor slab under a magnetic field to partially focus the electromagnetic radiation. The remarkable thing in our case is t…
We use an open-aperture Z-scan technique to show how intense few-cycle terahertz pulses can experience a nonlinear bleaching of absorption in an n-doped semiconductor due to terahertz-electric-field-driven intervalley scattering of electrons in the conduction band. Coherent detection of the transmitted terahertz pulse waveform also allows the nonlinear conductivity dynamics to be followed with sub-picosecond time resolution. Both the Z-scan and time-domain results are found to be in agreement with our theoretical analysis.
We study cascaded harmonic generation of hybrid surface plasmons in integrated planar waveguides composed of a graphene layer and a doped-semiconductor slab. We derive a comprehensive model of cascaded third harmonic generation through phase-matched nonlinear interaction of fundamental, second harmonic and third harmonic plasmonic modes supported by the structure. We show that hybrid graphene-semiconductor waveguides can simultaneously phase-match these three interacting harmonics, increasing the total third-harmonic output by a factor of 5 compared to the non-cascaded regime.
A plasmonic nanostructure conceived with periodic layers of a doped semiconductor and passive semiconductor is shown to generate spontaneously surface plasmon polaritons thanks to its periodic nature. The nanostructure is demonstrated to behave as an effective material modeled by a simple dielectric function of ionic-crystal type, and possesses a fully tunable photonic band gap, with widths exceeding 50%, in the region extending from mid-infra-red to Tera-Hertz.
Heavily doped semiconductors have emerged as tunable low-loss plasmonic materials at mid-infrared frequencies. In this article we investigate nonlinear optical phenomena associated with high concentration of free electrons. We use a hydrodynamic description to study free electron dynamics in heavily doped semiconductors up to third-order terms, which are usually negligible for noble metals. We find that cascaded third-harmonic generation due to second-harmonic signals can be as strong as direct third-harmonic generation contributions even when the second-harmonic generation efficiency is zero.…
We theoretically investigate the second harmonic generation and photon drag effect induced by an incident plane wave to a doped graphene placed on a two-dimensional diffraction grating. The relevant nonlinear conductivity of the graphene is obtained by a semi-classical treatment with a phenomenological relaxation. The grating acts not only as a plasmon coupler but also as a dispersion modulator of the graphene plasmon. As a result, the second harmonic generation is strongly enhanced by exciting the graphene plasmon polariton of the first- and/or second-harmonic frequencies. The photon drag eff…
We predict and experimentally observe the enhancement by three orders of magnitude of phase mismatched second and third harmonic generation in a GaAs cavity at 650nm and 433nm, respectively, well above the absorption edge. Phase locking between the pump and the harmonics changes the effective dispersion of the medium and inhibits absorption. Despite hostile conditions the harmonics become localized inside the cavity leading to relatively large conversion efficiencies. Field localization plays a pivotal role and ushers in a new class of semiconductor-based devices in the visible and UV ranges.
As a high-order quantum transition, two-photon emission has an extremely low occurrence rate compared to one-photon emission, thus having been considered a forbidden process. Here, we propose a scheme that allows ultrafast two-photon emission, leveraging highly confined surface plasmon polariton modes in a degenerately-doped, light-emitting semiconductor thin film. The surface plasmon polariton modes are tailored to have simultaneous spectral and spatial overlap with the two-photon emission in the semiconductor. Using degenerately-doped InSb as the prototype material, we show that the two-phot…
We study in this work the near-field radiative heat transfer between two semi-infinite parallel planes of highly n-doped semiconductors. Using a nonlocal model of the dielectric permittivity, usually used for the case of metallic planes, we show that the radiative heat transfer coefficientsaturates as the separation distance is reduced for high doping concentration. These results replace the 1/d${}^2$ infinite divergence obtained in the local model case. Different features of the obtained results are shown to relate physically to the parameters of the materials, mainly the doping concentration…
Degenerately doped semiconductor nanocrystals (NCs) exhibit a localized surface plasmon resonance (LSPR) in the infrared range of the electromagnetic spectrum. Unlike metals, semiconductor NCs offer tunable LSPR characteristics enabled by doping, or via electrochemical or photochemical charging. Tuning plasmonic properties through carrier density modulation suggests potential applications in smart optoelectronics, catalysis, and sensing. Here, we elucidate fundamental aspects of LSPR modulation through dynamic carrier density tuning in Sn-doped Indium Oxide NCs. Monodisperse Sn-doped Indium Ox…
We theoretically investigate the piezo-optic effect of high-harmonic generation (HHG) in shear-strained semiconductors. By focusing on a typical semiconductor, GaAs, we show that there is optical activity, meaning different responses to right-handed and left-handed elliptically polarized electric fields. We also show that this optical activity is more pronounced for higher harmonics whose perturbative order exceeds the band-gap energy. These findings point to a useful pathway for strain engineering of nonlinear optics to control the reciprocity of HHG.

We find that a donor-doped band-gap material can enhance the overall high-order harmonic generation (HHG) efficiency by several orders of magnitude, compared with undoped and acceptor-doped materials. This significant enhancement, predicted by time-dependent density functional theory simulations, originates from the highest-occupied impurity state which has an isolated energy located within the band gap. The impurity-state HHG is rationalized by a three-step model, taking into account that the impurity-state electron tunnels into the conduction band and then moves according to its band structu…
We present a theoretical investigation of high-harmonic generation (HHG) from impurity-doped materials using the time-dependent Schrödinger equation (TDSE) approach. We demonstrate the factorization of HHG yields as a product of an electron wave packet and the recombination cross section, in analogy to HHG from atoms and molecules in the gas phase. Furthermore, we show that the quantitative rescattering model based on this factorization accurately reproduces the TDSE results. This opens up new possibilities to study impurities in materials using the available techniques from strong-field physi…
