Tunneling measurements on 2D electron gases at high magnetic field reveal a qualitative difference between the two spin sublevels of the lowest Landau level. While the tunneling current-voltage characteristic at filling factor $ν= 1/2$ is a single peak shifted from zero bias by a Coulomb pseudogap, the spectrum at $ν=3/2$ shows a well-resolved double peak structure. This difference is present regardless of whether $ν=1/2$ and $ν= 3/2$ occur at the same or different magnetic fields. No analogous effect is seen at $ν= 5/2$ and 7/2 in the first excited Landau level.
The p-n junction constructed from the group-10 TMDCs, or namely, transition metal dichalcogenides with an intrinsic layered structure, is not considerably reported. This study presents a mechanical exfoliation-based technique to prepare PtS2 pyramids Si p-n junctions for an investigation of the tunneling and breakdown diodes. the demonstrated p-n diode exhibited a high rectifying performance reaching a rectification ration (If/Ir) to 7.2 *10^4 at zero gate bias with an ideality factor of 1.5. The zener tunneling was observed at a low reverse bias region of breakdown voltage (from -6 to -1V) at…
The modern semiclassical theory of a Bloch electron in a magnetic field encompasses the orbital magnetization and geometric phase. Beyond this semiclassical theory lies the quantum description of field-induced tunneling between semiclassical orbits, known as magnetic breakdown. Here, we synthesize the modern semiclassical notions with quantum tunneling -- into a single Bohr-Sommerfeld quantization rule that is predictive of magnetic energy levels. This rule is applicable to a host of topological solids with \emph{unremovable} geometric phase, that also \emph{unavoidably} undergo breakdown. A n…
We analyze dynamics of a quantum particle in a square lattice in the Hall configuration beyond the single-band approximation. For vanishing gauge (magnetic) field this dynamics is defined by the inter-band Landau-Zener tunneling, which is responsible for the phenomenon known as the electric breakdown. We show that in the presence of a gauge field this phenomenon is absent, at least, in its common sense. Instead, the Landau-Zener tunneling leads to appearance of a finite current which flows in the direction orthogonal to the vector of a potential (electric) field.
The band structure of a type-II Weyl semimetal has pairs of electron and hole pockets that coexist over a range of energies and touch at a topologically protected conical point. We identify signatures of this Weyl point in the magnetic quantum oscillations of the density of states, observable in thermodynamic properties. Tunneling between the electron and hole pockets in a magnetic field is the momentum space counterpart of Klein tunneling at a p-n junction in real space. This magnetic breakdown happens at a characteristic field that vanishes when the Fermi level approaches the Weyl point. Top…
We theoretically investigate negative differential resistance (NDR) of massless and massive Dirac Fermions in double barrier resonant tunneling diodes based on sufficiently short and wide graphene strips. The current-voltage characteristics calculated in a rotated pseudospin space show that, the NDR feature only presents with appropriate structural parameters for the massless case and the peak-to-valley current ratio can be enhanced exponentially by a tunable band gap. Remarkably, the lowest NDR operation window is nearly structure-free and can be almost solely controlled by a back gate, which…
We examine the possibility of creating the Moore-Read Pfaffian in the lowest Landau level when the multicomponent Halperin 331 state (believed to describe quantum Hall bilayers and wide quantum wells at the filling factor $ν=1/2$) is destroyed by the increase of tunneling. Using exact diagonalization of the bilayer Hamiltonian with short-range and long-range (Coulomb) interactions in spherical and periodic rectangular geometries, we establish that tunneling is a perturbation that drives the 331 state into a compressible composite Fermi liquid, with the possibility for an intermediate critical …
We study the effect of the interplay between the Rashba and the Dresselhaus spin-orbit couplings on the transverse electron focusing in two-dimensional electron gases. Depending on their relative magnitude, the presence of both couplings can result in the splitting of the first focusing peak into two or three. This splitting has information about the relative value of spin-orbit couplings and therefore about the shape of the Fermi surface. More interesting, the presence of the third peak is directly related to the tunneling probability ("magnetic breakdown") between orbits corresponding to the…
We investigate electronic transport in epitaxial Fe(100)/MgO/Fe/MgO/Fe double magnetic tunnel junctions with soft barrier breakdown (hot spots). Specificity of these junctions are continious middle layer and Nitrogen doping of the MgO barriers which provides soft breakdown at biases about 0.5V. In the junctions with hot spots we observe quasi-periodic changes in the resistance as a function of bias voltage which point out formation of quantum well states in the middle Fe continuous free layer. The room-temperature oscillations have been observed in both parallel and antiparallel magnetic confi…
Understanding how the mechanical behavior of materials deviates at the nanoscale from the macroscopically established concepts is a key challenge of particular importance for graphene, given the complex interplay between its nanoscale morphology and electronic properties. In this work, the (sub-) nanometer wavelength periodic rippling of suspended graphene nanomembranes has been realized by thermal strain-engineering and investigated using Scanning Tunneling Microscopy. This allows us to explore the rippling of a crystalline membrane with wavelengths comparable to its lattice constant. The obs…
We present a theory for the regime of coherent interlayer tunneling in a disordered quantum Hall bilayer at total filling factor one, allowing for the effect of static vortices. We find that the system consists of domains of polarized superfluid phase. Injected currents introduce phase slips between the polarized domains which are pinned by disorder. We present a model of saturated tunneling domains that predicts a critical current for the breakdown of coherent tunneling that is extensive in the system size. This theory is supported by numerical results from a disordered phase model in two dim…
Negative differential conductance and tunneling characteristics of two-terminal graphene devices are observed before and after electric breakdown, respectively. The former is caused by the strong scattering under a high E-field, and the latter is due to the appearance of a tunneling barrier in graphene channel induced by a structural transformation from crystalline graphene to disordered graphene because of the breakdown. Using Raman spectroscopy and imaging, the presence of non-uniform disordered graphene is confirmed. A memory switching effect of 100000% ON/OFF ratio is demonstrated in the t…
We have investigated the cross-over from Zener tunneling of single charge carriers to avalanche type of bunched electron transport in a suspended graphene Corbino disk in the zeroth Landau level. At low bias, we find a tunneling current that follows the gyrotropic Zener tunneling behavior. At larger bias, we find avalanche type of transport that sets in at a smaller current the larger the magnetic field is. The low-frequency noise indicates strong bunching of the electrons in the avalanches. On the basis of the measured low-frequency switching noise power, we deduce the characteristic switchin…
We fabricate nanolayer alumina capacitor and apply high electric fields, close to 1 GV/m, to inject charges in the dielectric. Asymmetric charge distributions have been achieved due to the selectivity of the quantum tunneling process. Namely, the electrons cannot tunnel to a region near cathode, where the total energy would be less than the potential energy. This mechanism exhibits a strong tendency to populate charge traps located near the anode, i.e., the regions where their potential energy is the lowest. This charge injection allows a permanent storage of the bulk charge even if the capaci…
We report on results of systematic numerical studies of two-dimensional electron gas systems subject to a perpendicular magnetic field, with a high Landau level partially filled by electrons. Our results are strongly suggestive of a breakdown of translational symmetry and the presence of crystalline order in the ground state. This is in sharp contrast with the physics of the lowest and first excited Landau levels, and in good qualitative agreement with earlier Hartree-Fock studies. Experimental implications of our results are discussed.
The Coulomb gap observed in tunneling between parallel two-dimensional electron systems, each at half filling of the lowest Landau level, is found to depend sensitively on the presence of an in-plane magnetic field. Especially at low electron density, the width of the Coulomb gap at first increases sharply with in-plane field, but then abruptly levels off. This behavior appears to coincide with the known transition from partial to complete spin polarization of the half-filled lowest Landau level. The tunneling gap therefore opens a new window onto the spin configuration of two-dimensional elec…
The effect of dc electrical stress and breakdown on Josephson and quasiparticle tunneling in Nb/Al/AlOx/Nb junctions with ultrathin AlOx barriers typical for applications in superconductor digital electronics has been investigated. The junctions' conductance at room temperature and current-voltage (I-V) characteristics at 4.2 K have been measured after the consecutive stressing of the tunnel barrier at room temperature. Electrical stress was applied using current ramps with increasing amplitude ranging from 0 to ~1000 Ic corresponding to voltages across the barrier up to 0.65 V where Ic is the…
We report high magnetic field scanning tunneling microscopy and Landau level spectroscopy of twisted graphene layers grown by chemical vapor deposition. For twist angles exceeding ~3 degrees the low energy carriers exhibit Landau level spectra characteristic of massless Dirac fermions. Above 20 degrees the layers effectively decouple and the electronic properties are indistinguishable from those in single layer graphene, while for smaller angles we observe a slow-down of the carrier velocity which is strongly angle dependent. At the smallest angles the spectra are dominated by twist induced Va…
We study theoretically phonon-assisted relaxation processes in a system consisting of one or two electrons confined in two vertically stacked self-assembled quantum dots. The calculation is based on a k.p approximation for single particle wave functions in a strained self-assembled structure. From these, two-particle states are calculated by including the Coulomb interaction and the transition rates between the lowest energy eigenstates are derived. We take into account phonon couplings via deformation potential and piezoelectric interaction and show that they both can play a dominant role in …
We develop a bosonization scheme for the collective dynamics of a spinless two-dimensional electron gas (2DEG) in the lowest Landau level. The system is treated as a continuous elastic medium, and quantum commutation relations are imposed between orthogonal components of the elastic displacement field. This theory provides a unified description of bulk and edge excitations of compressible and incompressible phases, and explains the results of recent tunneling experiments at the edge of the 2DEG.
We examine the quantum phase diagram of the fractional quantum Hall effect (FQHE) in the lowest two Landau levels in half-filled bilayer structures as a function of tunneling strength and layer separation, i.e., we revisit the lowest Landau level filling factor 1/2 bilayer problem and make new predictions involving bilayers in the half-filled second Landau level (i.e., filling factor 5/2). Using numerical exact diagonalization we investigate the important question of whether this system supports a FQHE described by the non-Abelian Moore-Read Pfaffian state in the strong tunneling regime. In th…
We report a study of quantum oscillations in the high-field magneto-resistance of the nodal-line semimetal HfSiS. In the presence of a magnetic field up to 31 T parallel to the c-axis, we observe quantum oscillations originating both from orbits of individual electron and hole pockets, and from magnetic breakdown between these pockets. In particular, we find an oscillation associated with a breakdown orbit enclosing one electron and one hole pocket in the form of a `figure of eight'. This observation represents an experimental confirmation of the momentum space analog of Klein tunneling. When …
We have investigated tunneling current through a suspended graphene Corbino disk in high magnetic fields at the Dirac point, i.e. at filling factor $ν$ = 0. At the onset of the dielectric breakdown the current through the disk grows exponentially before ohmic behaviour, but in a manner distinct from thermal activation. We find that Zener tunneling between Landau sublevels dominates, facilitated by tilting of the source-drain bias potential. According to our analytic modelling, the Zener tunneling is strongly affected by the gyrotropic force (Lorentz force) due to the high magnetic field
Two-component fractional quantum Hall systems are providing a major motivation for a large section of the physics community. Here we study two-component fractional quantum Hall systems in the spin-polarized half-filled lowest Landau level (filling factor 1/2) and second Landau level (filling factor 5/2) with exact diagonalization utilizing both the spherical and torus geometries. The two distinct two-component systems we consider are the true bilayer and effective bilayers (wide-quantum-well). In each model (bilayer and wide-quantum-well) we completely take into account inter-layer tunneling a…
The possibility for a two-channel Kondo ($2CK$) non Fermi liquid state to appear in a metal as a result of the interaction between electrons and movable structural defects is revisited. As usual, the defect is modeled by a heavy particle moving in an almost symmetric double-well potential (DWP). Taking into account only the two lowest states in DWP is known to lead to a Kondo-like Hamiltonian with rather low Kondo temperature, $T_K$. We prove that, in contrast to previous believes, the contribution of higher excited states in DWP does not enhance $T_K$. On the contrary, $T_K$ is reduced by thr…
A theory of a thermally induced single-electron "shuttling" instability in a magnetic nanomechanical device subject to an external magnetic field is presented in the Coulomb blockade regime of electron transport. The model magnetic shuttle device considered comprises a movable metallic grain suspended between two magnetic leads, which are kept at different temperatures and assumed to be fully spin polarized with antiparallel magnetizations. For a given temperature difference shuttling is found to occur for a region of external magnetic fields between a lower and an upper critical field strengt…
We have studied tunneling into individual Au nanoparticles of estimated diameters 2-5 nm, at dilution refrigerator temperatures. The I-V curves indicate resonant tunneling via discrete energy levels of the particle. Unlike previously studied normal metal particles of Au and Al, in these samples we find that the lowest energy tunneling resonances are split into clusters of 2-10 subresonances. Such effects appear to be increasingly important in smaller grains, as might be expected from the larger characteristic energies.
We consider magnetic breakdown in twisted bilayer graphene where electrons may hop between semiclassical $k$-space trajectories in different layers. These trajectories within a doubled Brillouin zone constitute a network in which an $S$-matrix at each saddle point is used to model tunneling between different layers. Matching of the semiclassical wavefunctions throughout the network determines the energy spectrum. Semiclassical orbits with energies well below that of the saddle points are Landau levels of the Dirac points in each layer. These continuously evolve into {\it both} electron-like an…
We present low temperature magnetometry measurements on a new Mn3 single-molecule magnet (SMM) in which the quantum tunneling of magnetization (QTM) displays clear evidence for quantum mechanical selection rules. A QTM resonance appearing only at elevated temperatures demonstrates tunneling between excited states with spin projections differing by a multiple of three: this is dictated by the C3 symmetry of the molecule, which forbids pure tunneling from the lowest metastable state. Resonances forbidden by the molecular symmetry are explained by correctly orienting the Jahn-Teller axes of the i…
We have investigated the tunneling transport of mono- and few-layers of MnPS3 by using conductive atomic force microscopy. Due to the band alignment of indium tin oxide/MnPS3/Pt-Ir tip junction, the key features of both Schottky junction and Fowler-Nordheim tunneling (FNT) were observed for all the samples with varying thickness. Using the FNT model and assuming the effective electron mass (0.5 me) of MnPS3, we estimate the tunneling barrier height to be 1.31 eV and the dielectric breakdown strength as 5.41 MV/cm.
We perform momentum-conserving tunneling spectroscopy using a GaAs cleaved-edge overgrowth quantum wire to investigate adjacent quantum Hall edge states. We use the lowest five wire modes with their distinct wave functions to probe each edge state and apply magnetic fields to modify the wave functions and their overlap. This reveals an intricate and rich tunneling conductance fan structure which is succinctly different for each of the wire modes. We self-consistently solve the Poisson-Schrödinger equations to simulate the spectroscopy, reproducing the striking fans in great detail, thus confir…
We present a theoretical analysis of the phonon-assisted relaxation in a system composed of two self-assembled vertically stacked quantum dots. We construct realistic model, which takes into account the geometry and strain distribution in the system. We calculate phonon-assisted relaxation rates between the two lowest states (in one- and two-electron cases). The relaxation rates and energy levels are studied as a function of external (axial) electric field and geometry of the structure (dot sizes). We show that the relaxation times can be as low as 1~ps but efficent relaxation occurs only for …
Massless Dirac fermions in an electric field propagate along the field lines without backscattering, due to the combination of spin-momentum locking and spin conservation. This phenomenon, known as "Klein tunneling", may be lost if the Dirac equation is discretized in space and time, because of scattering between multiple Dirac cones in the Brillouin zone. To avoid this, a staggered space-time lattice discretization has been developed in the literature, with one single Dirac cone in the Brillouin zone of the original square lattice. Here we show that the staggering doubles the size of the Bril…
We report on the quantum Hall effect in two stacked graphene layers rotated by 2 degree. The tunneling strength among the layers can be varied from very weak to strong via the mechanism of magnetic breakdown when tuning the density. Odd-integer quantum Hall physics is not anticipated in the regime of suppressed tunneling for balanced layer densities, yet it is observed. We interpret this as a signature of Coulomb interaction induced interlayer coherence and Bose Einstein condensation of excitons that form at half filling of each layer. A density imbalance gives rise to reentrant behavior due t…
Using scanning tunneling spectroscopy (STS) at 5 K in B-fields up to 7 T, we investigate the local density of states of a two-dimensional electron system (2DES) created by Cs adsorption on p-type InSb(110). The 2DES, which in contrast to previous STS studies exhibits a 2D Fermi level, shows standing waves at B = 0 T with corrugations decreasing with energy and with wave numbers in accordance with theory. In magnetic field percolating drift states are observed within the disorder broadened Landau levels. Due to the large electric field perpendicular to the surface, a beating pattern of the Land…
We examine the quantum phase diagram of the fractional quantum Hall effect in the lowest Landau level in half-filled bilayer structures as a function of tunneling strength and layer separation. Using numerical exact diagonalization we investigate the important question of whether this system supports a fractional quantum Hall effect described by the non-Abelian Moore-Read Pfaffian state in the strong tunneling regime. We find that, although it is in principle possible, it is unlikely that the non-Abelian FQHE exists in the lowest Landau level. We establish that all so far observed FQHE states …
We calculate the tunneling splittings in a Mn$_{12}$ magnetic molecule taking into account its internal many-spin structure. We discuss the precision and reliability of these calculations and show that restricting the basis (limiting the number of excitations taken into account) may lead to significant error (orders of magnitude) in the resulting tunneling splittings for the lowest energy levels, so that an intuitive picture of different decoupled energy scales does not hold in this case. Possible routes for further development of the many-spin model of Mn$_{12}$ are discussed.
Field emission tips with apex radius of curvature below 100nm are not adequately described by the standard theoretical models based on the Fowler-Nordheim and Murphy-Good formalisms. This is due to the breakdown of the `constant electric field' assumption within the tunneling region leading to substantial errors in current predictions. A uniformly applicable curvature-corrected field emission theory requires that the tunneling potential be approximately universal irrespective of the emitter shape. Using the line charge model, it is established analytically that smooth generic emitter tips appr…
With the imminent advent of mesoscopic rotating BECs in the lowest Landau level (LLL) regime, we explore LLL vortex nucleation. An exact many-body analysis is presented in a weakly elliptical trap for up to 400 particles. Striking non-mean field features are exposed at filling factors >>1 . Eg near the critical rotation frequency pairs of energy levels approach each other with exponential accuracy. A physical interpretation is provided by requantising a mean field theory, where 1/N plays the role of Planck's constant, revealing two vortices cooperatively tunneling between classically degenerat…
For explaining electrical breakdown, field electron emission (FE) is a mechanism of interest. In the period 2006 to 2010 there were significant developments in basic FE theory, but these have not yet fully entered general thinking in technological FE areas, which are often still based on 1960s thinking or (in some contexts) 1920s thinking about FE theory. This paper outlines the history of FE theory and provides an overview of modern developments and of some related topics, in so far as these affect the interpretation of experiments and the explanation of physical phenomena. The paper concentr…
In this work, we explore the possibility of emergent nonequilibrium steady states arising from the electric-field-driven Mott insulator via the Keldysh-Floquet dynamical mean field theory (DMFT), which can determine the fully-interacting, nonequilibrium steady-state Green's functions with the noninteracting counterparts as an input to the DMFT self-consistency loop. Unlike the retarded component, obtaining the lesser Green's function for the noninteracting system presents an important obstacle since the thermalization of the noninteracting system still requires a precise understanding of the d…
We investigate non-linear magneto-transport in a Hall bar device made from a strained InGaAs/InP quantum well: a material system with attractive spintronic properties. From extensive maps of the longitudinal differential resistance (r_xx) as a function of current and magnetic (B-) field phase diagrams are generated for quantum Hall breakdown in the strong quantum Hall regime reaching filling factor $ν$=1. By careful illumination the electron sheet density (n) is incremented in small steps and this provides insight into how the transport characteristics evolve with n. We explore in depth the en…
The effect of a parallel magnetic field $B$ and a potential substrate on the transmission, conductivity, and Fano factor of a biased ABC-stacked $pn$ and $pnp$ trilayer graphene junction (ABC-TLG) is investigated theoretically at low energy. We discovered that, in the presence of a high magnetic field $B=1400$T, the ABC-TLG can exhibit new Klein tunneling at two new incidence $k_y$ values, in addition to the usual value of $k_y=0$ and whatever the energy value is. Indeed, the transmission of ABC-TLG via $ pn $ and $ pnp $ junctions is transformed into a three-separate transmission of single-li…
We describe the development and performance of an ultra-high vacuum scanning tunneling microscope working under combined extreme conditions of ultra-low temperatures and high magnetic fields. We combined a top-loading dilution refrigerator and a standard bucket dewar with a bottom-loading superconducting magnet to achieve 4.5 days operating time, which is long enough to perform various spectroscopic-imaging measurements. To bring the effective electron temperature closer to the mixing-chamber temperature, we paid particular attention to filtering out the radio-frequency noise, as well as enhan…
