Successful incorporation of the spin degree of freedom in semiconductor technology requires the development of a new paradigm allowing for a scalable, non-destructive electrical detection of the spin-polarization of injected charge carriers as they propagate along the semiconducting channel. In this paper we report the observation of a spin-injection Hall effect (SIHE) which exploits the quantum-relativistic nature of spin-charge transport and which meets all these key requirements on the spin detection. The two-dimensional electron-hole gas photo-voltaic cell we designed to observe the SIHE allows us to develop a quantitative microscopic theory of the phenomenon and to demonstrate its direct application in optoelectronics. We report an experimental realization of a non-magnetic spin-photovoltaic effect via the SIHE, rendering our device an electrical polarimeter which directly converts the degree of circular polarization of light to a voltage signal.
This paper presents a study of dc photocurrents in biased insulators to the third order in the electric field. We find three photocurrents which are characterized by physical divergences of the third-order free-electron polarization susceptibility. In the absence of momentum relaxation and saturation effects, these dc photocurrents grow as $t^n$ $(n=2,1,0)$ with illumination time. The photocurrents are dubbed \textit{jerk}, third-order injection, and third-order shift current, respectively, and are generalizations of the second-order injection and shift currents of the bulk photovoltaic effect…
We study the low-frequency properties of the bulk photovoltaic effect in topological semimetals. The bulk photovoltaic effect is a nonlinear optical effect that generates DC photocurrents under uniform irradiation, allowed by noncentrosymmetry. It is a promising mechanism for a terahertz photodetection based on topological semimetals. Here, we systematically investigate the low-frequency behavior of the second-order optical conductivity in point-node semimetals. Through symmetry and power-counting analysis, we show that Dirac and Weyl points with tilted cones show the leading low-frequency div…
Semiconductor heterostructures form the cornerstone of many electronic and optoelectronic devices and are traditionally fabricated using epitaxial growth techniques. More recently, heterostructures have also been obtained by vertical stacking of two-dimensional crystals, such as graphene and related two- dimensional materials. These layered designer materials are held together by van der Waals forces and contain atomically sharp interfaces. Here, we report on a type- II van der Waals heterojunction made of molybdenum disulfide and tungsten diselenide monolayers. The junction is electrically tu…
We demonstrate that efficient and nearly field-independent charge separation in organic planar heterojunction solar cells can be described by an incoherent hopping mechanism. We model the separation efficiency of electron-hole pairs created at donor-acceptor organic interfaces. By using kinetic Monte Carlo simulations that include the effect of on-chain delocalization we show that efficient charge extraction to the electrodes requires bipolar transport and increased dimensionality. This model explains experimental results of almost field independent charge separation in some molecular systems …

Realizing basic semiconductor devices such as p-n junctions are necessary for developing thin-film and optoelectronic technologies in emerging planar materials such as MoS2. In this work, electrostatic doping by buried gates is used to study the electronic and optoelectronic properties of p-n junctions in exfoliated MoS2 flakes. Creating a controllable doping gradient across the device leads to the observation of the photovoltaic effect in monolayer and bilayer MoS2 flakes. For thicker flakes, strong ambipolar conduction enables realization of fully reconfigurable p-n junction diodes with rect…
We investigate the bulk photovoltaic effect, which rectifies light into electric current, in a collective quantum state with correlation driven electronic ferroelectricity. We show via explicit real-time dynamical calculations that the effect of the applied electric field on the electronic order parameter leads to a strong enhancement of the bulk photovoltaic effect relative to the values obtained in a conventional insulator. The enhancements include both resonant enhancements at sub-band-gap frequencies, arising from excitation of optically active collective modes, and broadband enhancements …

We investigate a physical divergence of the third order polarization susceptibility representing a photoinduced current in biased crystalline insulators. This current grows quadratically with illumination time in the absence of momentum relaxation and saturation; we refer to it as the \textit{jerk current}. Two contributions to the current are identified. The first is a hydrodynamic acceleration of optically injected carriers by the static electric field, and the second is the change in the carrier injection rate in the presence of the static electric field. The jerk current can have a compone…
The induced motion of a magnetic vortex in a micron-sized ferromagnetic disk due to the DC current injection is studied by measuring planar Hall effect. The DC current injection is found to induce the spin torque that sweeps the vortex out of the disk at the critical current while bias magnetic field are applied. The current-induced vortex core displacement deduced from the change in planar Hall resistance is quantitatively consistent with theoretical prediction. Peak structures similar to those originated from spin wave excitations are observed in the differential planar Hall resistance curve…
Electrical resistivities can be different for charge currents travelling parallel or perpendicular to the magnetization in magnetically ordered conductors or semiconductors, resulting in the well-known planar Hall effect and anisotropic magnetoresistance. Here, we study the analogous anisotropic magnetotransport behavior for magnons in a magnetic insulator Y$_{3}$Fe$_{5}$O$_{12}$. Electrical and thermal magnon injection, and electrical detection methods are used at room temperature with transverse and longitudinal geometries to measure the magnon planar Hall effect and anisotropic magnetoresis…
We report for the first time enhancement of the supercurrent by means of injection in a mesoscopic three terminal planar SNSNS device made of Al on GaAs. When a current is injected from one of the superconducting Al electrodes at an injection bias $V=Δ(T)/e$, the DC Josephson current between the other two superconducting electrodes has a maximum, giving evidence for an enhancement due to a non-equilibrium injection into bound Andreev states of the underlying semiconductor. The effect persists to temperatures where the equilibrium supercurrent has vanished.
Recently, atomically thin PdSe$_2$ semiconductors with rare pentagonal Se-Pd-Se monolayers were synthesized and were also found to possess superior properties such as ultrahigh air stability, and high carrier mobility, thus offering a new family of two-dimensional (2D) materials for exploration of 2D semiconductor physics and for applications in advanced opto-electronic and nonlinear photonic devices. In this work, we systematically study the nonlinear optical (NLO) responses [namely, bulk photovoltaic effect (BPVE), second-harmonic generation (SHG) and linear electric-optic (LEO) effect] of n…
Transverse domain wall (TDW) dynamics in long and narrow spin valves with perpendicular current injection is theoretically investigated. We demonstrate that stable traveling-wave motion of TDWs with finite velocity survives for strong enough planar-transverse polarizers. For typical ferromagnetic materials (for example, Co) and achievable spin polarization ($P=0.6$), TDWs acquire a velocity of $10^3$ m/s under a current density below $10^7$ $\mathrm{A/cm^2}$. This efficiency is comparable with that of perpendicular polarizers. More importantly, in this case the wall has ultra-high "differentia…
Ferromagnetic (FM)/heavy metal (HM) nanostructures can be used for the magnetic state readout in the proposed magneto-electric spin-orbit logic by locally injecting a spin-polarized current and measure the spin-to-charge conversion via the spin Hall effect. However, this local configuration is prone to spurious signals. In this work, we address spurious Hall effects that can contaminate the spin Hall signal in these FM/HM T-shaped nanostructures. The most pronounced Hall effects in our Co50Fe50/Pt nanostructures are the planar Hall effect and the anomalous Hall effect generated in the FM nanow…
Non-planar solar-cell devices have been promoted as a means to enhance current collection in absorber materials with charge-transport limitations. This work presents an analytical framework for assessing the ultimate performance of non-planar solar-cells based on materials and geometry. Herein, the physics of the p-n junction is analyzed for low-injection conditions, when the junction can be considered spatially separable into quasi-neutral and space-charge regions. For the conventional planar solar cell architecture, previously established one-dimensional expressions governing charge carrier …
The second-order nonlinear optical (NLO) processes, such as the photogalvanic effect and second-order harmonic generation (SHG), play crucial roles in probing and controlling light-matter interactions for energy and device applications. To date, most studies of second-order NLO processes focus on materials with broken spatial inversion symmetry, such as proper ferroelectrics and noncentrosymmetric Weyl semimetals. Nevertheless, inversion symmetry of Shubnikov groups can be broken via spin-ordering in centrosymmetric crystals. Unfortunately, these materials are less common, and their NLO respon…
Nonlinear optical (NLO) effect plays a crucial role to engineer optical angular frequency and symmetry of electronic system. Metallic transition-metal dichalcogenide (TMDC) is one of two-dimensional (2D) materials, which has no inversion symmetry for odd-number-layer. In particular, odd-number-layered NbSe$_2$ has spin splitting owing to Ising-type spin-orbit coupling. In this paper, we numerically calculate the NLO charge and spin conductivities of NbSe$_2$ based on an effective tight-binding model for several different optical effects, i.e., symmetry manipulation by bi-circular light (BCL) a…
The possible origins of metal-bilayer graphene (BLG) contact resistance are investigated by taking into consideration the bandgap formed by interfacial charge transfer at the metal contacts. Our results show that a charge injection barrier (Schottky barrier) does not contribute to the contact resistance because the BLG under the contacts is always degenerately doped. We also showed that the contact-doping-induced increase in the density of states (DOS) of BLG under the metal contacts decreases the contact resistance owing to enhanced charge carrier tunnelling at the contacts. The contact dopin…
