We studied lattice expansion coefficient due to As using density functional theory with particular attention to separating the impact of electrons and ions. Based on As deactivation mechanism under equilibrium conditions, the effect of stress on As activation is predicted. We find that biaxial stress results in minimal impact on As activation, which is consistent with experimental observations by Sugii et al. [J. Appl. Phys. 96, 261 (2004)] and Bennett et al.[J. Vac. Sci. Tech. B 26, 391 (2008)].
We explore the impact of strain on charge carrier mobility of monolayer $α$, $β$, $γ$ and $δ$-P, the four well known atomically thin allotropes of phosphorus, using density functional theory. Owing to the highly anisotropic band dispersion, the charge carrier mobility of the pristine allotropes is significantly higher (more than 5 times in some cases) in one of the principal directions (zigzag or armchair) as compared to the other. Uniaxial strain (upto 6% compressive/tensile) leads to bandgap alteration in each of the allotropes, especially a direct to indirect bandgap semiconductor transitio…
Since the discovery of two-dimensional (2D) electron gas in LaAlO3/SrTiO3 interface, 2D carrier gases in perovskite oxides have attracted great attention because they can host many important phenomena and may produce novel functional devices. Here, we show that there is one pair of surface 2D electron and hole gases in KTaO3 thin film and they can be tuned by applying biaxial stress. For increasing compressive in-plane strain, the 2D carrier concentrations decrease down to zero, and then a new pair of surface 2D electron and hole gases are formed and the carrier signs are interchanged. Our ana…
Charge transport in Rubrene single crystals under uniaxial mechanical strain is systematically investigated in the crystal's two in-plane transport directions both under tensile and compressive strain applied parallel or perpendicular to the current direction. The density of trap states remains unchanged. The field-effect mobility as a benchmark figures for intermolecular transport is found to increase with compressive strain and vice versa with a magnitude of -1.5 cm2/Vs per percent of strain independently of tranport direction. A very remarkable result is the mobility change when the crystal…
We theoretically investigate the impact of the defect-limited carrier lifetime on the performance of germanium (Ge) light sources, specifically LEDs and lasers. For Ge LEDs, we show that improving the material quality can offer even greater enhancements than techniques such as tensile strain, the leading approach for enhancing Ge light emission. Even for Ge that is so heavily strained that it becomes a direct bandgap semiconductor, the ~1 ns defect-limited carrier lifetime of typical epitaxial Ge limits the LED internal quantum efficiency to less than 10%. In contrast, if the epitaxial Ge carr…
A recently predicted two dimensional (2D) carbon allotrope, tetrahex-carbon consisting of tetragonal and hexagonal rings, draws research interests due to its unique mechanical and electronic properties. Tetrahex-C shows ultrahigh strength, negative Poisson ratio, a direct band gap and high carrier mobility. In this work, we employ first-principles density-functional theory calculations to explore the directional dependence of electronic properties such as carrier effective mass and mobility in tetrahex-C. Tetrahex-C demonstrates strong anisotropicity in effective mass of charge carrier and the…
We apply ultrafast X-ray diffraction with femtosecond temporal resolution to monitor the lattice dynamics in a thin film of multiferroic BiFeO$_3$ after above-bandgap photoexcitation. The sound-velocity limited evolution of the observed lattice strains indicates a quasi-instantaneous photoinduced stress which decays on a nanosecond time scale. This stress exhibits an inhomogeneous spatial profile evidenced by the broadening of the Bragg peak. These new data require substantial modification of existing models of photogenerated stresses in BiFeO$_3$: the relevant excited charge carriers must rem…

We report first-principles calculations on antiferromagnetic spin ordering in graphene under biaxial strain. Using hybrid functional calculations, we found that semimetallic graphene sheets undergo a transition to antiferromagnetic insulators at a biaxial strain of 7.7% and that the band gap rapidly increases after the onset of this transition before reaching 0.9 eV at a biaxial strain of 12%. We examined the competition of the antiferromagnetic spin ordering with two-dimensional Peierls distortions upon biaxial strain, and found that the preceding antiferromagnetic insulator phase impedes the…
The BaCe0.8Y0.2O3-δ proton conductor under hydration and under compressive strain has been analyzed with high pressure Raman spectroscopy and high pressure x-ray diffraction. The pressure dependent variation of the Ag and B2g bending modes from the O-Ce-O unit is suppressed when the proton conductor is hydrated, affecting directly the proton transfer by locally changing the electron density of the oxygen ions. Compressive strain causes a hardening of the Ce-O stretching bond. The activation barrier for proton conductivity is raised, in line with recent findings using high pressure and high tem…
In-situ electrochemical impedance spectroscopy was used to study the effect of lattice volume and strain on the proton conductivity of the yttrium-doped barium cerate proton conductor by applying the hydrostatic pressure up to 1.25 GPa. An increase from 0.62 eV to 0.73 eV in the activation energy of the bulk conductivity was found with increasing pressure during a unit cell volume change of 0.7%, confirming a previously suggested correlation between lattice volume and proton diffusivity in the crystal lattice. One strategy worth trying in the future development of the ceramic proton conductors…
Recently a metallic state was discovered at the interface between insulating oxides, most notably LaAlO3 and SrTiO3. Properties of this two-dimensional electron gas (2DEG) have attracted significant interest due to its potential applications in nanoelectronics. Control over this carrier density and mobility of the 2DEG is essential for applications of these novel systems, and may be achieved by epitaxial strain. However, despite the rich nature of strain effects on oxide materials properties, such as ferroelectricity, magnetism, and superconductivity, the relationship between the strain and el…
The Al-Ga intermixing at Al(Ga)N/GaN interfaces in nanowires and the chemical inhomogeneity in AlxGa1-xN/AlN nanodisks (NDs) are attributed to the strain relaxation process. This interpretation is supported by the three-dimensional strain distribution calculated by minimizing the elastic energy in the structure. The alloy inhomogeneity increases with Al content, leading to enhanced carrier localization signatures in their optical characteristics i.e. red shift of the emission, s-shaped temperature dependence and linewidth broadening. Despite these alloy fluctuations, the emission energy of AlG…
We use confocal Raman microscopy and modified vector analysis methods to investigate the nanoscale origin of strain and carrier concentration in exfoliated graphene-hexagonal boron nitride (hBN) heterostructures on silicon dioxide (SiO2). Two types of heterostructures are studied: graphene on SiO2 partially coved by hBN, and graphene fully encapsulated between two hBN flakes. We extend the vector analysis methods to produce spatial maps of the strain and doping variation across the heterostructures. This allows us to visualise and directly quantify the much-speculated effect of the environment…
Rare-earth monopnictides have attracted much attention due to their unusual electronic and topological properties for potential device applications. Here, we study rock-salt structured lanthanum monopnictides LaX (X = P, As) by density functional theory (DFT) simulations. We show systematically that a meta-GGA functional combined with scissor correction can efficiently and accurately compute electronic structures on a fine DFT $k$-grid, which is necessary for converging thermoelectric calculations. We also show that strain engineering can effectively improve thermoelectric performance. Under t…
In this work, we present a computational study on the possibility of strain engineering in monolayer Black Phosphorus (black P) and Blue Phosphorus (blue P) based MOSFETs. The material properties like band structure, carrier effective masses, carrier densities at band extrema are evaluated using Generalized Gradient Approximation (GGA) in Density Functional Theory (DFT).Thereafter self-consistent Non-Equilibrium Greens Function (NEGF) simulations are carried out to study the device performance metrics (such as output characteristics, ON currents, transconductance etc.) of such strained black P…
Phosphorene, a two-dimensional (2D) analog of black phosphorous, has been a subject of immense interest recently, due to its high carrier mobilities and a tunable bandgap. So far, tunability has been predicted to be obtained with very high compressive/tensile in-plane strains, and vertical electric field, which are difficult to achieve experimentally. Here, we show using density functional theory based calculations the possibility of tuning electronic properties by applying normal compressive strain in bilayer phosphorene. A complete and fully reversible semiconductor to metal transition has b…
We performed systematic transport measurements on FeSe single crystals with applying in-plane biaxial strain $\varepsilon$ ranging from -0.96% to 0.23%. Biaxial strain was introduced by firmly gluing samples to various substrate materials with different thermal expansion. With increasing $\varepsilon$, structural and superconducting transition temperatures monotonically increased and decreased, respectively. We analyzed magneto-transport results using a compensated three-carrier model. The evaluated densities of hole and electron carriers systematically changed with strain. This indicates that…
We investigate the effects of strain on superconductivity with particular reference to SrTiO$_3$. Assuming that a ferroelectric mode that softens under tensile strain is responsible for the coupling, an increase in the critical temperature and range of carrier densities for superconductivity is predicted, while the peak of the superconducting dome shifts towards lower carrier densities. Using a Ginzburg-Landau approach in 2D, we find a linear dependence of the critical temperature on strain: if the couplings between the order parameter and strains in different directions differ while their sum…
First-principles calculations are used to calculate the strain dependencies of the binding and diffusion-activation energies for Ge adatoms on both Si(001) and Ge(001) surfaces. Our calculations reveal that the binding and activation energies on a strained Ge(001) surface increase and decrease, respectively, by 0.21 eV and 0.12 eV per percent compressive strain. For a growth temperature of 600 degrees C, these strain-dependencies give rise to a 16-fold increase in adatom density and a 5-fold decrease in adatom diffusivity in the region of compressive strain surrounding a Ge island with a chara…
We have carried out plastic deformation experiments on single-phase samples of the body centered ZrNbTiVHf high-entropy alloy between room temperature and 1150 K. The experiments were carried out on polycrystalline samples with two different grain sizes, in compression at a true constant strain rate of 10-4 1/s. Incremental tests such as stress-relaxation tests, strain-rate changes and temperature changes were carried out in order to determine thermodynamic activation parameters of the plastic deformation process. The material displays a yield-stress anomaly in the temperature range between ab…
Dislocation nucleation is essential to our understanding of plastic deformation, ductility and mechanical strength of crystalline materials. Molecular dynamics simulation has played an important role in uncovering the fundamental mechanisms of dislocation nucleation, but its limited time scale remains a significant challenge for studying nucleation at experimentally relevant conditions. Here we show that dislocation nucleation rates can be accurately predicted over a wide range of conditions by determining the activation free energy from umbrella sampling. Our data reveal very large activation…
Using the first-principles calculations based on density functional theory, we systematically investigate the strain-engineering (tensile and compressive strain) electronic, mechanical and transport properties of monolayer penta-SiC$_2$. By applying an in-plane tensile or compressive strain, it is easy to modulate the electronic band structure of monolayer penta-SiC$_2$, which subsequently changes the effective mass of carriers. Furthermore, the obtained electronic properties are predicted to change from indirectly semiconducting to metallic. More interestingly, at room temperature, uniaxial s…
We investigate, both theoretically and experimentally, the drift, diffusion, and recombination of excitons in the strain field of an edge threading dislocation intersecting the GaN{0001} surface. We calculate and measure hyperspectral cathodoluminescence maps around the dislocation outcrop for temperatures between 10 to 200 K. Contrary to common belief, the cathodoluminescence intensity contrast is only weakly affected by exciton diffusion, but is caused primarily by exciton dissociation in the piezoelectric field at the dislocation outcrop. Hence, the extension of the dark spots around disloc…
Janus two-dimensional (2D) materials have attracted much attention due to possessing unique properties caused by their out-of-plane asymmetry, which have been achieved in many 2D families. In this work, the Janus monolayers are predicted in new 2D $\mathrm{MA_2Z_4}$ family by means of first-principles calculations, $\mathrm{MoSi_2N_4}$ and $\mathrm{WSi_2N_4}$ of which have been synthesized in experiment(\textcolor[rgb]{0.00,0.00,1.00}{Science 369, 670-674 (2020)}). The predicted $\mathrm{MSiGeN_4}$ (M=Mo and W) monolayers exhibit dynamic, thermodynamical and mechanical stability, and they are …

We investigate the conduction-band structure and electron mobility in rocksalt ScN based on density functional theory. The first-principles band structure allows us to obtain band velocities and effective masses as a function of energy. Electron-phonon scattering is assessed by explicitly computing the $q$-dependent electron-phonon matrix elements, with the inclusion of the long-range electrostatic interaction. The influence of free-carrier screening on the electron transport is assessed using the random phase approximation. We find a notable enhancement of electron mobility when the carrier c…
Stress enhanced self-diffusion of Copper on the $Σ$3 twin grain boundary was examined with molecular dynamics simulations. The presence of uniaxial tensile stress results in a significant reduction in activation energy for grain-boundary self-diffusion of magnitude 5 eV per unit strain. Using a theoretical model of point defect formation and diffusion, the functional dependence of the effective activation energy $Q$ on uniaxial tensile strain $ε$ is shown to be described by $Q(ε)=Q_0-E_0V^*ε$ where $E_0$ is the zero-temperature Young's modulus and $V^*$ is an effective activation volume. The s…
We present the results of a systematic study using the density functional theory (within the local density approximation) of the effects of biaxial strain and composition on the self-diffusion of Si and Ge in SiGe alloys diffusing by a vacancy mechanism. The biaxial strain dependence of the vacancy formation energy was reconfirmed with previous calculations. The effect of biaxial strain on the interaction potential energy between a substitutional Ge atom and a vacancy was calculated. These calculations were used to estimate the change in the activation energy (due to biaxial strain) for the se…
Based on a rare-earth Gd atom with 4$f$ electrons, through first-principles calculations, we demonstrate that the Janus 2H-GdIBr monolayer exhibits an intrinsic ferromagnetic (FM) semiconductor character with an indirect band gap of 0.75 eV, high Curie temperature T$_{c}$ of 260 K, significant magnetic moment of 8 $μ_{B}$/f.u. (f.u.=formula unit), in-plane magnetic anisotropy (IMA) and large spontaneous valley polarization of 118 meV. The MAE, inter-atomic distance or angle, and T$_{c}$ can be efficiently modulated by in-plane strains and charge carrier doping. Under the strain range from $-$5…
From strain rate- and temperature-dependent deformation studies on nanocrystalline PdAu alloys with grain sizes $\leq$ 10nm, the shear activation volume $6b^3$, strain rate sensitivity 0.03 as well as the Helmholtz 0.9eV and Gibbs free energy of activation 0.2eV have been extracted. The close similarity to values found for metallic glasses indicates that grain boundary mediated shear shuffling dominates plasticity at the low end of the nanoscale. More fundamentally, we find that the energy barrier height exhibits universal scaling behavior $ΔG \propto Δτ^{3/2}$, where $Δτ$ is a residual load, …
The exciton states of strained CdTe/CdS core-shell tetrapod-shaped nanocrystals were theoretically investigated by the numerical diagonalization of a configuration interaction Hamiltonian based on the single-band effective mass approximation. We found that the inclusion of strain promotes the type-II nature by confining the electrons and holes in nonadjacent regions. This carrier separation is more efficient than that with type-II spherical nanocrystals. The strain leads to a small blue shift of the lowest exciton energy. Its magnitude is smaller than the red shift induced by increasing the sh…
The photovoltaic effect in the BiFeO3/TiO2 heterostructures can be tuned by epitaxial strain and an electric field in the visible-light region which is manifested by the enhancement of absorption activity in the heterojunction under tensile strain and an electric field based on the first-principles calculations. It is suggested that there are coupling between photon, spin carrier, charge, orbital, and lattice in the interface of the bilayer film which makes the heterojunction an intriguing candidate towards fabricating the multifunctional photoelectric devices based on spintronics. The microsc…
Realizing flexible strain sensor with high sensitivity and tunable gauge factor is a challenge. To meet this challenge, we report an ionic liquid gated three-dimensional graphene field effect strain sensor. The charge carrier concentration in this 3D graphene is modulated by applied electric field through an all-around self-assembled electrical double layer capacitance formed at the interface of graphene with ionic liquid. Strain causes folding and unfolding of microscopic wrinkles and formation of cracks in the graphene network altering transistor behavior. Mechanical deformation of graphene …
We present a theory of magnetic anisotropy in ${\rm III}_{1-x}{\rm Mn}_{x}{\rm V}$ diluted magnetic semiconductors with carrier-induced ferromagnetism. The theory is based on four and six band envelope functions models for the valence band holes and a mean-field treatment of their exchange interactions with ${\rm Mn}^{++}$ ions. We find that easy-axis reorientations can occur as a function of temperature, carrier density $p$, and strain. The magnetic anisotropy in strain-free samples is predicted to have a $p^{5/3}$ hole-density dependence at small $p$, a $p^{-1}$ dependence at large $p$, and …
Orowan strengthening is a primary way of strengthening metallic materials. The effect of temperature on the Orowan strengthening mechanism is still debatable in the present day.In this study, the effect of temperature on the Orowan strengthening mechanism is systematically investigated,a thermal activation Orowan strengthening mechanism is developed, and the corresponding Orowan stress is deduced. The results indicate that the obstacle scales substantially affect the thermal activation-based dislocation that bypasses the precipitates processes. In small obstacle scales, the thermal activation contri…
A review of electronic properties of insulating-, boron- and phosphorus-doped diamond is given. The main goal is, to show data in a wider context, to reveal trends and limitations with respect to carrier mobilities, conductivities, p- and n-type doping. Undoped diamond is an insulator with conductivities significantly smaller than 10^-17 Ohmcm at room temperature. Mostly, these insulating films show conductivity activation energies of 1.7 eV, an indication that small amounts of substitutional nitrogen dominates the Fermi-level. The electron and hole mobilities are very high (> 20.000 cm2/Vs at…
We performed a first-principles study of the electronic behavior of a 2D hexagonal boron phosphide monolayer (2D-h-BP). The system was deformed isotropically by applying a simultaneous tensile strain along the a and b crystal axes. We analyzed the band-gap evolution as function of the deformation percentage, ranging from 1% to 8%. Results show that the system behaves as a direct band-gap semiconductor, with the valence band maximum and conduction band minimum located at the K point (1/3, 1/3, 0) of the Brillouin zone. This behavior is unchanged despite the strain application. The band gap unde…
Using hybrid exchange-correlation functional in ab initio density functional theory calculations, we study magnetic properties and strain effect on the electronic properties of $α$-graphyne monolayer. We find that a spontaneous antiferromagnetic (AF) ordering occurs with energy band gap ($\sim$ 0.5 eV) in the equilibrated $α$-graphyne. Bi-axial tensile strain enhances the stability of AF state as well as the staggered spin moment and value of the energy gap. The antiferromagnetic semiconductor phase is quite robust against moderate carrier filling with threshold carrier density up to 1.7$\time…
The discovery of two-dimensional electron gases (2DEGs) in SrTiO3-based heterostructures provides new opportunities for nanoelectronics. Herein, we create a new type of oxide 2DEG by the epitaxial-strain-induced polarization at an otherwise nonpolar perovskite-type interface of CaZrO3/SrTiO3. Remarkably, this heterointerface is atomically sharp, and exhibits a high electron mobility exceeding 60,000 cm2V-1s-1 at low temperatures. The 2DEG carrier density exhibits a critical dependence on the film thickness, in good agreement with the polarization induced 2DEG scheme.
Controlling the bandgap through local-strain engineering is an exciting avenue for tailoring optoelectronic materials. Two-dimensional crystals are particularly suited for this purpose because they can withstand unprecedented non-homogeneous deformations before rupture: one can literally bend them and fold them up almost like a piece of paper. Here, we study multi-layer black phosphorus sheets subjected to periodic stress to modulate their optoelectronic properties. We find a remarkable shift of the optical absorption band-edge of up to ~0.7 eV between the regions under tensile and compressive…
Bending effect on the magnetic anisotropy in 20 nm Co$_{2}$FeAl Heusler thin film grown on Kapton\textregistered{} has been studied by ferromagnetic resonance and glued on curved sample carrier with various radii. The results reported in this letter show that the magnetic anisotropy is drastically changed in this system by bending the thin films. This effect is attributed to the interfacial strain transmission from the substrate to the film and to the magnetoelastic behavior of the Co$_{2}$FeAl film. Moreover two approaches to determine the in-plane magnetostriction coefficient of the film, le…
Inhomogeneous strain may develop in hybrid organic metal-halide perovskite thin films due to thermal expansion mismatch with a fabrication substrate, polycrystallinity or even light soaking. Measuring these spatially varying strains is difficult but of prime importance for understanding the effects on carrier mobility, non-radiative recombination, degradation and other optoelectronic properties. Local strain can be mapped using the shifts in vibrational frequencies using Raman or infrared microscopy. We use density functional theory to investigate the effect of uniaxial strain on the vibration…
Van der Waals single-layer materials are characterized by an inherent extremely low bending rigidity and therefore are prone to nanoscale structural modifications due to substrate interactions. Such interactions can induce excess charge concentration, conformational ripples and residual mechanical strain. In this work, we employed spatially resolved Raman and Photoluminescence images to investigate strain and doping inhomogeneities in a single layer exfoliated Molybdenum disulphide crystal. We have found that correlations between the spectral parameters of the most prominent Raman bands A1' an…
We present low-temperature Raman measurements on gate tunable graphene encapsulated in hexagonal boron nitride, which allows to study in detail the Raman G and 2D mode frequencies and line widths as function of the charge carrier density. We observe a clear softening of the Raman G mode (of up to 2.5 cm$^{-1}$) at low carrier density due to the phonon anomaly and a residual G~mode line width of $\approx$ 3.5 cm$^{-1}$ at high doping. From analyzing the G mode dependence on doping and laser power we extract an electron-phonon-coupling constant of $\approx$ 4.4 $\times$ 10$^{-3}$ (for the G mode…
Halide perovskites perform remarkably in optoelectronic devices including tandem photovoltaics. However, this exceptional performance is striking given that perovskites exhibit deep charge carrier traps and spatial compositional and structural heterogeneity, all of which should be detrimental to performance. Here, we resolve this long-standing paradox by providing a global visualisation of the nanoscale chemical, structural and optoelectronic landscape in halide perovskite devices, made possible through the development of a new suite of correlative, multimodal microscopy measurements combining…
