Far-infrared cyclotron resonance photoconductivity (CRP) is investigated in HgTe quantum wells (QWs) of various widths grown on (013) oriented GaAs substrates. It is shown that CRP is caused by the heating of two-dimensional electron gas (2DEG). From the resonance magnetic field strength effective masses and their dependence on the carrier concentration is obtained. We found that the effective mass in each sample slightly increases from the value (0.0260 \pm 0.0005)m_0 at N_s = 2.2x10^11 cm^(-2) to (0.0335 \pm 0.0005)m_0 at N_s = 9.6x10^11 cm^(-2). Compared to determination of effective masses by the temperature dependence of magnitudes of the Shubnikov-de Haas (SdH) oscillations used so far in this material our measurements demonstrate that the CRP provides a more accurate (about few percents) tool. Combining optical methods with transport measurements we found that the transport time substantially exceeds the cyclotron resonance lifetime as well as the quantum lifetime which is the shortest.
We investigate the superradiance effects in three-dimensional topological insulator HgTe with conducting surface states. We demonstrate that the superradiance can be explained using the classical electrodynamic approach. Experiments using the continuous-wave spectroscopy allowed to separate the energy losses in the system into intrinsic and radiation losses, respectively. These results demonstrate that the superradiance effects are not sensitive to the details of the band structure of the material.
We report on the study of magneto-photogalvanic and magnetotransport phenomena in 200 nm partially strained HgTe films. This thickness is slightly larger than the estimated critical thickness of lattice relaxation leaving the film partially relaxed with the value of the energy gap close to zero. We show that illumination of HgTe films with monochromatic terahertz laser radiation results in a giant resonant photocurrent caused by the cyclotron resonance in the surface states. The resonant photocurrent is also detected in the reference fully strained 80 nm HgTe films previously shown to be fully…
We investigate the Terahertz(THz)-response of a square antidot superlattice by means of photoconductivity measurements using a Fourier-transform-spectrometer. We detect, spectrally resolved, the cyclotron resonance and the fundamental magnetoplasmon mode of the periodic superlattice. In the dissipative transport regime both resonances are observed in the photoresponse. In the adiabatic transport regime, at integer filling factor $ν=2$, only the cyclotron resonance is observed. From this we infer that different mechanisms contribute to converting the absorption of THz-radiation into photoconduc…
We report on the observation of terahertz radiation induced photoconductivity and of terahertz analog of the microwave-induced resistance oscillations (MIRO) in HgTe-based quantum well (QW) structures of different width. The MIRO-like effect has been detected in QWs of 20 nm thickness with inverted band structure and a rather low mobility of about 3 $\times$ 10$^5$ cm$^2$/V s. In a number of other structures with QW widths ranging from 5 to 20 nm and lower mobility we observed an unconventional non-oscillatory photoconductivity signal which changes its sign upon magnetic field increase. This e…
We report on the observation of magneto-oscillations of terahertz radiation induced photocurrent in HgTe/HgCdTe quantum wells (QWs) of different widths, which are characterized by a Dirac-like, inverted and normal parabolic band structure. The photocurrent data are accompanied by measurements of photoresistance (photoconductivity), radiation transmission, as well as magneto-transport. We develop a microscopic model of a cyclotron-resonance assisted photogalvanic effect, which describes main experimental findings. We demonstrate that the quantum oscillations of the photocurrent are caused by th…
We report on the observation of cyclotron resonance induced photocurrents, excited by continuous wave terahertz radiation, in a 3D topological insulator (TI) based on an 80 nm strained HgTe film. The analysis of the photocurrent formation is supported by complimentary measurements of magneto-transport and radiation transmission. We demonstrate that the photocurrent is generated in the topologically protected surface states. Studying the resonance response in a gated sample we examined the behavior of the photocurrent, which enables us to extract the mobility and the cyclotron mass as a functio…
We report on Landau level spectroscopy studies of two HgTe quantum wells (QWs) near or at the critical well thickness, where the band gap vanishes. In magnetic fields up to $B$=16T, oriented perpendicular to the QW plane, we observe a $\sqrt{B}$ dependence for the energy of the dominant cyclotron resonance (CR) transition characteristic of two-dimensional Dirac fermions. The dominant CR line exhibits either a single or double absorption lineshape for the gapless or gapped QW. Using an effective Dirac model, we deduce the band velocity of single valley Dirac fermions in gapless HgTe quantum wel…
We report on a strong nonlinear behavior of the photogalvanics and photoconductivity under excitation of HgTe quantum wells (QWs) by intense terahertz (THz) radiation. The increasing radiation intensity causes an inversion of the sign of the photocurrent and transition to its superlinear dependence on the intensity. The photoconductivity also shows a superlinear raise with the intensity. We show that the observed photoresponse nonlinearities are caused by the band-to-band \emph{light} impact ionization under conditions of a photon energy less than the forbidden gap. The signature of this kind …
We present a model for microwave photoconductivity of two-dimensional electron systems in a magnetic field which describes the effects of strong microwave and steady-state electric fields. Using this model, we derive an analytical formula for the photoconductivity associated with photon- and multi-photon-assisted impurity scattering as a function of the frequency and power of microwave radiation. According to the developed model, the microwave conductivity is an oscillatory function of the frequency of microwave radiation and the cyclotron frequency which turns zero at the cyclotron resonance …
We report on a detailed study of the terahertz (THz) photoresistivity in a strained HgTe three-dimensional topological insulator (3D TI) for all Fermi level positions: inside the conduction and valence bands, and in the bulk gap. In the presence of a magnetic field we detect a resonance corresponding to the cyclotron resonance (CR) in the top surface Dirac fermions (DF) and examine the nontrivial dependence of the surface state cyclotron mass on the Fermi level position. We also detect additional resonant features at moderate electron densities and demonstrate that they are caused by the mixin…
The polarization dependence of the low field microwave photoconductivity and absorption of a two-dimensional electron system has been investigated in a quasi-optical setup in which linear and any circular polarization can be produced in-situ. The microwave induced resistance oscillations and the zero resistance regions are notedly immune to the sense of circular polarization. This observation is discrepant with a number of proposed theories. Deviations only occur near the cyclotron resonance absorption where an unprecedented large resistance response is observed.
We report on the far-infrared magnetospectroscopy of HgTe quantum wells with inverted band ordering at different electron concentrations. We particularly focus on optical transitions from zero-mode Landau levels, which split from the edges of electron-like and hole-like bands. We observe a pronounced dependence of the transition energies on the electron concentration varied by persistent photoconductivity effect. This is striking evidence that in addition to the already well-documented crystalline and interface asymmetries, electron-electron interactions also have a significant impact on the u…
A few results of our study of two-dimensional electron system (2DES) in low magnetic fields in GaAs/GaAlAs heterostructures by cyclotron resonance (CR) and photoconductivity techniques are presented. We have first discovered "CR-vanishing effect"in 2DES as well-defined crevasse on CR line in low magnetic fields, when Hall resistance is not quantized. "CR-vanishing effect" indicates vanishing longitudinal resistance & conductivity in these magnetic fields. Observed "CR-vanishing effect" demonstrates new correlated state of electrons in 2DES.
In this work we present a model for the photoconductivity of two-dimensional electron system in a perpendicular homogeneous magnetic field, a weak lateral superlattice, and exposed to millimeter irradiation. The model includes the microwave and Landau contributions in a non-perturbative exact way, the periodic potential is treated perturbatively. The Landau-Floquet states provide a convenient base with respect to which the lattice potential becomes time-dependent, inducing transitions between the Landau-Floquet levels. Based on this formalism, we provide a Kubo-like formula that takes into acc…
We describe the fine structure of Dirac states in HgTe/CdHgTe quantum wells of critical and close-to-critical thickness and demonstrate the formation of an anticrossing gap between the tips of the Dirac cones driven by interface inversion asymmetry. By combining symmetry analysis, atomistic calculations, and k-p theory with interface terms, we obtain a quantitative description of the energy spectrum and extract the interface mixing coefficient. The zero-magnetic-field splitting of Dirac cones can be experimentally revealed in studying magnetotransport phenomena, cyclotron resonance, Raman scat…
The influence of the inelastic nature of electron scattering by surface excitations of liquid helium (ripplons) on the shape of magnetoconductivity oscillations induced by resonance microwave (MW) excitation is theoretically studied. The MW field provides a substantial filling of the first excited surface subband which sparks off inter-subband electron scattering by ripplons. This scattering is the origin of magneto-oscillations in the momentum relaxation rate. The inelastic effect becomes important when the energy of a ripplon involved compares with the collision broadening of Landau levels. …
Momentum and energy balance equations are developed for steady-state electron transport and optical absorption under the influence of a dc electric field, an intense ac electric field of terahertz (THz) frequency in a two-dimensional (2D) semiconductor in the presence of a strong magnetic field perpendicular to the 2D plane. These equations are applied to study the intensity-dependent cyclotron resonance (CR) in far-infrared transmission and THz-radiation-induced photoconductivity of GaAs heterostructures in Faraday geometry. We find that the CR peaks and line shapes of the transmittance exhib…
From the analysis of the cyclotron resonance, we experimentally obtain the band structure of the three-dimensional topological insulator based on a HgTe thin film. Top gating was used to shift the Fermi level in the film, allowing us to detect separate resonance modes corresponding to the surface states at two opposite film interfaces, the bulk conduction band, and the valence band. The experimental band structure agrees reasonably well with the predictions of the $\mathbf{k\cdot p}$ model. Due to the strong hybridization of the surface and bulk bands, the dispersion of the surface states is c…
Quantum wells (QWs) based on mercury telluride (HgTe) thin films provide a large scale of unusual physical properties starting from an insulator via a two-dimensional Dirac semimetal to a three-dimensional topological insulator. These properties result from the dramatic change of the QW band structure with the HgTe film thickness. Although being a key property, these energy dispersion relations cannot be reflected in experiments due to the lack of appropriate tools. Here we report an experimental and theoretical study of two HgTe quantum wells with inverted energy spectrum in which two-dimensi…
The frequency-dependent conductivity $σ_{xx}(ω)$ of 2D electrons subjected to a transverse magnetic field and smooth disorder is calculated. The interplay of Landau quantization and disorder scattering gives rise to an oscillatory structure that survives in the high-temperature limit. The relation to recent experiments on photoconductivity by Zudov {\it et al.} and Mani {\it et al.} is discussed.
Since the emergence of graphene, we have seen several proposals for the realization of Landau lasers tunable over the terahertz frequency range. The hope was that the non-equidistance of the Landau levels from Dirac fermions would suppress the harmful non-radiative Auger recombination. Unfortunately, even with this non-equidistance an unfavorable non-radiative process persists in Landau-quantized graphene, and so far no cyclotron emission from Dirac fermions has been reported. One way to eliminate this last non-radiative process is to sufficiently modify the dispersion of the Landau levels by …
In this work we study the microwave photoconductivity of a two-dimensional electron system (2DES) in the presence of a magnetic field and a two-dimensional modulation (2D). The model includes the microwave and Landau contributions in a non-perturbative exact way, the periodic potential is treated perturbatively. The Landau-Floquet states provide a convenient base with respect to which the lattice potential becomes time-dependent, inducing transitions between the Landau-Floquet levels. Based on this formalism, we provide a Kubo-like formula that takes into account the oscillatory Floquet struct…
The recent discovery of the microwave induced vanishing resistance states in a two dimensional electron system (2DES) is an unexpected and surprising phenomena. In these experiments the magnetoresistance of a high mobility 2DES under the influence of microwave radiation of frequency $ω$ at moderate values of the magnetic field, exhibits strong oscillations with zero-resistance states (ZRS) governed by the ratio $ω/ω_c$, where $ω_c$ is the cyclotron frequency. In this work we present a model for the photoconductivity of a two dimensional electron system (2DES) subjected to a magnetic field. The…
We report on the observation of the giant spin-polarized photocurrent in HgTe/HgCdTe quantum well (QW) of critical thickness at which a Dirac spectrum emerges. Exciting QW of 6.6 nm width by terahertz (THz) radiation and sweeping magnetic field we detected a resonant photocurrent. Remarkably, the position of the resonance can be tuned from negative (-0.4 T) to positive (up to 1.2 T) magnetic fields by means of optical gating. The photocurent data, accompanied by measurements of radiation transmission as well as Shubnikov-de Haas and quantum Hall effects, give an evidence that the enhancement o…
The spectrally resolved Terahertz photoconductivity between two separately contacted edge-channels of a two-dimensional electron gas in the quantum Hall regime is investigated. We use a not-simply-connected sample geometry which is topologically equivalent to a Corbino disc. Due to the high sensitivity of our novel sample structure, a weak resonance situated on the high energy side of the well known cyclotron resonance is revealed. The magnetic field as well as the carrier density dependence of this weak resonance, in comparison with different models suggests that the additional resonance is a…
The polarization dependence of photoconductivity response at cyclotron-resonance harmonics in a nondegenerate two-dimensional (2D) electron system formed on the surface of liquid helium is studied using a setup in which a circular polarization of opposite directions can be produced. Contrary to the results of similar investigations reported for semiconductor 2D electron systems, for electrons on liquid helium, a strong dependence of the amplitude of magnetoconductivity oscillations on the direction of circular polarization is observed. This observation is in accordance with theoretical models …
We present a model for microwave photoconductivity in two-dimensional electron systems (2DESs) in a magnetic field at the microwave frequencies lower that the electron cyclotron frequency when the intra-Landau level (LL) transitions dominate. Using this model, we explain the effect of decrease in the 2DES dissipative conductivity (and resistivity) and smearing of its Shubnikov -- de Haas oscillations by microwave radiation observed recently \cite{1,2}. The model invokes the concept of suppression of elastic impurity scattering of electrons by the microwave electric field. We calculated the dep…
