We report on half-integer Shapiro steps observed in an InAs nanowire Josephson junction. We observed the Shapiro steps of the short ballistic InAs nanowire Josephson junction and found anomalous half-integer steps in addition to the conventional integer steps. The half-integer steps disappear as the temperature increases or transmission of the junction decreases. These experimental results agree closely with numerical calculation of the Shapiro response for the skewed current phase relation in a short ballistic Josephson junction.
Josephson junctions hosting Majorana fermions have been predicted to exhibit a 4$π$ periodic current phase relation. The experimental consequence of this periodicity is the disappearance of odd steps in Shapiro steps experiments. Experimentally, missing odd Shapiro steps have been observed in a number of materials systems with strong spin-orbit coupling and have been interpreted in the context of topological superconductivity. Here, we report on missing odd steps in topologically trivial Josephson junctions fabricated on InAs quantum wells. We ascribe our observations to the high transparency …
We study the superconducting proximity effect in an InAs nanowire contacted by Ta-based superconducting electrodes. Using local bottom gates, we control the potential landscape along the nanowire, tuning its conductance to a quasi-ballistic regime. At high magnetic field ($B$), we observe approximately quantized conductance plateaus associated with the first two spin-polarized one-dimensional modes. For $B < 1$ T, the onset of superconductivity occurs in concomitance with the development of sizeable charge localization leading to a 0.7-type conductance anomaly. In this regime, the proximity su…
A key concept in the field of semiconductor spintronics is an electric field control of spins via the spin-orbit coupling (SOC) and the SOC strength governs efficiency of this control. We propose a new approach that allows the experimental determination of the Rashba SOC strength for ballistic InAs nanowires. The energy spectrum and ballistic transport of carriers through the nanowire with surface two-dimensional electron gas (2DEG) in a homogeneous magnetic field are studied. A general formula for the linear-response one-dimensional ballistic thermopower is derived in the case of complex subb…
Highly transmissive ballistic junctions are demonstrated between Nb and the two-dimensional electron gas formed at an InAs/AlSb heterojunction. A reproducible fabrication protocol is presented yielding high critical supercurrent values. Current-voltage characteristics were measured down to 0.4 K and the observed supercurrent behavior was analyzed within a ballistic model in the clean limit. This investigation allows us to demonstrate an intrinsic interface transmissivity approaching 90%. The reproducibility of the fabrication protocol makes it of interest for the experimental study of InAs-bas…
In ballistic Josephson junctions the experimentally observed iv-characteristics deviate from the theoretically predicted behaviour. Recently, Heida et al. Phys. Rev. B 60, 13135 (1999) discussed this problem and offered an explanation for the discrepancy. Considering this explanation, several contradictions to the authors' data as well as to other publications are shown.
In the present work, we have investigated ballistic quantum transport in vertical halo implanted p plus minus GaSb InAs n TFETs. We have investigated the current voltage characteristics, ON current, OFF current leakage, subthreshold swing variation as function of gate length, drain length, gate undercut, equivalent oxide thickness, High K and drain thickness. The electrostatic control, I V performances and optimization of device structure are carried out for novel L shaped nonlinear geometry n TFETs. In the n TFETs device p plus minus GaSb InAs heterostructure gives rise to type III broken gap…
We constructed the Hamiltonian of spin-orbit splitting for carriers of a tubular electron gas in InAs nanowires. The spectral problem is solved using an exact numerical diagonalization. It is shown that the contribution of k-linear Dresselhaus-like spin-orbit (SO) coupling leads to renormalization of so-called SO-gaps and appearance of anticrossings in subband spectrum. These features can be detected in ballistic transport.
A three-terminal spectroscopy that probes both subsurface energy barriers and interband optical transitions in a semiconductor heterostructure is demonstrated. A metal-base transistor with a unipolar p-type semiconductor collector embedding InAs/GaAs quantum dots (QDs) is studied. Using minority/majority carrier injection, ballistic electron emission spectroscopy and its related hot-carrier scattering spectroscopy measures barrier heights of a buried AlxGa1-xAs layer in conduction band and valence band respectively, the band gap of Al0.4Ga0.6As is therefore determined as 2.037 +/- 0.009 eV at …
Microwave irradiation of Nb-InAs-Nb junctions reveals frequency-doubled Josephson currents which persist to high temperatures, in the absence of a critical current. A nonequilibrium dynamical model, based on time-dependent Andreev bound states, successfully accounts for the resulting half-integer Shapiro step and an enhancement in the conductance near zero bias.
Nanowires with a GaSb core and an InAs shell (and the inverted structure) are interesting for studies of electron-hole hybridization and interaction effects due to the bulk broken band-gap alignment at the material interface. We have used eight-band $\mathbf{k\cdot p}$ theory together with the envelope function approximation to calculate the band structure of such nanowires. For a fixed core radius, as a function of shell thickness the band structure changes from metallic (for a thick shell) to semiconducting (for a thin shell) with a gap induced by quantum confinement. For intermediate shell …
We report on observation of coherent electron transport in suspended high-quality InAs nanowire-based devices. The InAs nanowires were grown by low-temperature gold-assisted vapor-liquid-solid molecular-beam-epitaxy. The high quality of the nanowires was achieved by removing the typically found stacking-faults and reducing possible Au incorporation. Minimizing substrate-induced scattering in the device was achieved by suspending the nanowires over predefined grooves. Coherent transport involving more than a single one-dimensional mode transport, was observed in the experiment, manifested by Fa…
We report the realization of a ballistic Josephson interferometer. The interferometer is made by a quantum ring etched in a nanofabricated two-dimensional electron gas confined in an InAs-based heterostructure laterally contacted to superconducting niobium leads. The Josephson current flowing through the structure shows oscillations with h/e flux periodicity when threading the loop with a perpendicular magnetic field. This periodicity, in sharp contrast with the h/2e one observed in conventional dc superconducting quantum interference devices, confirms the ballistic nature of the device in agr…
We study narrow ballistic Josephson weak links in a InAs quantum wells contacted by Nb electrodes and find a dramatic magnetic-field suppression of the Andreev reflection amplitude, which occurs even for in-plane field orientation with essentially no magnetic flux through the junction. Our observations demonstrate the presence of a Doppler shift in the energy of the Andreev levels, which results from diamagnetic screening currents in the hybrid Nb/InAs-banks. The data for conductance, excess and critical currents can be consistently explained in terms of the sample geometry and the McMillan en…
We present a quantitative characterization of an electrically tunable Josephson junction defined in an InAs nanowire proximitized by an epitax-ially-grown superconducting Al shell. The gate-dependence of the number of conduction channels and of the set of transmission coefficients are extracted from the highly nonlinear current-voltage characteristics. Although the transmissions evolve non-monotonically, the number of independent channels can be tuned, and configurations with a single quasi-ballistic channel achieved.
The spin precession in a cylindrical semiconductor nanowire due to Rashba spin-orbit coupling has been investigated theoretically using an InAs nanowire containing a surface two-dimensional electron gas as a model. The eigenstates, energy-momentum dispersion, and the energy-magnetic field dispersion relation are determined by solving the Schrödinger equation in a cylindrical symmetry The combination of states with the same total angular momentum but opposite spin orientation results in a periodic modulation of the axial spin component along the axis of the wire. Spin-precession about the wires…
Semiconductor nanowires such as InAs and InSb are promising materials for studying Majorana zero-modes and demonstrating non-Abelian particle exchange relevant for topological quantum computing. While evidence for Majorana bound states in nanowires has been shown, the majority of these experiments are marked by significant disorder. In particular, the interfacial inhomogeneity between the superconductor and nanowire is strongly believed to be the main culprit for disorder and the resulting soft superconducting gap ubiquitous in tunneling studies of hybrid semiconductor-superconductor systems. …
Josephson junctions based on InAs semiconducting nanowires and Nb superconducting electrodes are fabricated in-situ by a special shadow evaporation scheme for the superconductor electrode. Compared to other metallic superconductors such as Al, Nb has the advantage of a larger superconducting gap which allows operation at higher temperatures and magnetic fields. Our junctions are fabricated by shadow evaporation of Nb on pairs of InAs nanowires grown selectively on two adjacent tilted Si (111) facets and crossing each other at a small distance. The upper wire relative to the deposition source a…
We fabricate Josephson field-effect-transistors in germanium quantum wells contacted by superconducting aluminum and demonstrate supercurrents carried by holes that extend over junction lengths of several micrometers. In superconducting quantum point contacts we observe discretization of supercurrent, as well as Fabry-Perot resonances, demonstrating ballistic transport. The magnetic field dependence of the supercurrent follows a clear Fraunhofer-like pattern and Shapiro steps appear upon microwave irradiation. Multiple Andreev reflections give rise to conductance enhancement and evidence a tra…
The magneto-electrostatic tailoring of the supercurrent in quantum point contact ballistic Josephson junctions is demonstrated. An etched InAs-based heterostructure is laterally contacted to superconducting niobium leads and the existence of two etched side gates permits, in combination with the application of a perpendicular magnetic field, to modify continuously the magnetic interference pattern by depleting the weak link. For wider junctions the supercurrent presents a Fraunhofer-like interference pattern with periodicity h/2e whereas by shrinking electrostatically the weak link, the period…
In the presence of a 4$π$-periodic contribution to the current phase relation, for example in topological Josephson junctions, odd Shapiro steps are expected to be missing. While missing odd Shapiro steps have been observed in several material systems and interpreted in the context of topological superconductivity, they have also been observed in topologically trivial junctions. Here, we study the evolution of such trivial missing odd Shapiro steps in Al-InAs junctions in the presence of an in-plane magnetic field $B^θ$. We find that the odd steps reappear at a crossover $B^θ$ value, exhibitin…

A simple one-dimensional model for SNS weak links in the ballistic limit is presented. In the presence of a bias voltage, the quasiparticle state at any given instant of time is described as a superposition of that particular set of phase-dependent Andreev bound states that belongs to the specific phase difference present at this instant between the superconducting banks. The treatment -- basically a form of adiabatic perturbation theory -- has a strong formal similarity to the treatment of the k-space dynamics of an electron in a periodic potential under perturbation by an external electric f…
Graphene is a relatively new material (2004) made of atomic layers of carbon arranged in a honeycomb lattice. Josephson junction devices are made from graphene by depositing two parallel superconducting leads on a graphene flake. These devices have hysteretic current-voltage characteristics with a supercurrent branch and Shapiro steps appear when irradiated with microwaves. These properties motivate us to investigate the presence of quantum metastable states similar to those found in conventional current-biased Josephson junctions. We present work investigating the nature of these metastable s…
Nanoscale superconductor-semiconductor hybrid devices are assembled from InAs semiconductor nanowires individually contacted by aluminum-based superconductor electrodes. Below 1 K, the high transparency of the contacts gives rise to proximity-induced superconductivity. The nanowires form superconducting weak links operating as mesoscopic Josephson junctions with electrically tunable coupling. The supercurrent can be switched on/off by a gate voltage acting on the electron density in the nanowire. A variation in gate voltage induces universal fluctuations in the normal-state conductance which a…
Hybrid semiconductor/superconductor devices constitute an important platform for a wide range of applications, from quantum computing to topological-state-based architectures. Here, we demonstrate full modulation of the interference pattern in a superconducting interference device with two parallel islands of ballistic InAs quantum wells separated by a trench, by acting independently on two side-gates. This so far unexplored geometry enables us to tune the device with high precision from a SQUID-like to a Fraunhofer-like behavior simply by electrostatic gating, without the need for an addition…
