Ultrathin films of topological Dirac semimetal, Na$_3$Bi, has recently been revealed as an unusual electronic materials with field-tunable topological phases. Here we investigate the electronic and transport properties of ultrathin Na$_3$Bi as an electrical contact to two-dimensional (2D) metal, i.e. graphene, and 2D semiconductor, i.e. MoS$_2$ and WS$_2$ monolayers. Using combined first-principle density functional theory and nonequilibrium Green's function simulation, we show that the electrical coupling between Na$_3$Bi bilayer thin film and graphene results in a notable interlayer charge transfer, thus inducing sizable $n$-type doping in the Na$_3$Bi/graphene heterostructures. In the case of MoS$_2$ and WS$_2$ monolayers, the lateral Schottky transport barrier is significantly lower than many commonly studied bulk metals, thus unraveling Na$_3$Bi bilayer as a high-efficiency electrical contact material for 2D semiconductors. These findings opens up an avenue of utilizing topological semimetal thin film as electrical contact to 2D materials, and further expands the family of 2D heterostructure devices into the realm of topological materials.
Metamaterials and metasurfaces operating in the visible and near-infrared (NIR) offer a promising route towards next-generation photodetectors and devices for solar energy harvesting. While numerous metamaterials and metasurfaces using metals and semiconductors have been demonstrated, semimetals-based metasurfaces in the vis-NIR range are notably missing. Here, we experimentally demonstrate a broadband metasurface superabsorber based on large area, semimetallic, van der Waals PtSe2 thin films in agreement with electromagnetic simulations. Our results show that PtSe2 is an ultrathin and scalabl…
The ability to break Kirchhoff s law is of fundamental importance in thermal radiation. Various nonreciprocal emitters have been proposed to break the balance between absorption and emission. However, the thicknesses of the nonreciprocal materials are usually larger than 1/10 times of the wavelength. Besides, the previous proposed nonreciprocal emitters are complex, thus they can hardly be fabricated in experiment to verify the Kirchhoff s law for nonreciprocal materials. In this paper, we investigate the nonreciprocal thermal radiation of the magnetic Weyl semimetal (MWSM) film atop of the me…
We report a magnetotransport study of spin relaxation in 1.4-21.2 nm epitaxial SrIrO$_3$ thin films coherently strained on SrTiO$_3$ substrates. Fully charge compensated semimetallic transport has been observed in SrIrO$_3$ films thicker than 1.6 nm, where the charge mobility at 10 K increases from 45 cm$^2$/Vs to 150 cm$^2$/Vs with decreasing film thickness. In the two-dimensional regime, the charge dephasing and spin-orbit scattering lengths extracted from the weak localization/anti-localization effects show power-law dependence on temperature, pointing to the important role of electron-elec…
Carbon nanosheets are mechanically stable free-standing two-dimensional materials with a thickness of ~1 nm and well defined physical and chemical properties. They are made by radiation induced cross-linking of aromatic self-assembled monolayers. Here we present a route to the scalable fabrication of multilayer nanosheets with tunable electrical, optical and chemical properties on insulating substrates. Stacks up to five nanosheets with sizes of ~1 cm^2 on oxidized silicon were studied. Their optical characteristics were investigated by visual inspection, optical microscopy, UV/Vis reflection …
We report the growth of high quality Bi$_{2-x}$Sb$_x$Te$_{3-y}$Se$_y$ ultrathin nanoplates (BSTS-NPs) on an electrically insulating fluorophlogopite mica substrate using a catalyst-free vapor solid method. Under an optimized pressure and suitable Ar gas flow rate, we control the thickness, the size and the composition of BSTS-NPs. Raman spectra showing systematic change indicate that the thicknesses and compositions of BSTS-NPs are indeed accurately controlled. Electrical transport demonstrates that a robust Dirac cone carrier transport in BSTS-NPs. Since BSTS-NPs provide superior dominant sur…
We investigate the thickness-dependent electronic structure of ultrathin SrIrO$_3$ and discover a transition from a semimetallic to a correlated insulating state below 4 unit cells. Low-temperature magnetoconductance measurements show that spin fluctuations in the semimetallic state are significantly enhanced while approaching the transition point. The electronic structure is further studied by scanning tunneling spectroscopy, showing that 4 unit cells SrIrO$_3$ is on the verge of a gap opening. Our density functional theory calculations reproduce the critical thickness of the transition and s…
Bulk 1T$^\prime$-MoTe$_2$ shows a structural phase transition from 1T$^\prime$ to Weyl semimetallic (WSM) $ T_{d} $ phase at $\sim$ 240 K. This phase transition and transport properties in the two phases have not been investigated on ultra-thin crystals. Here we report electrical transport, $1/f$ noise and Raman studies in ultra-thin 1T$^\prime$-MoTe$_2$ ($\sim$ 5 to 16 nm thick) field-effect transistors (FETs) devices as a function of temperature. The electrical resistivities for thickness 16 nm and 11 nm show maxima at temperatures 208 K and 178 K, respectively, making a transition from semi…
Magnon transport through a magnetic insulator can be controlled by current-biased heavy-metal gates that modulate the magnon conductivity via the magnon density. Here, we report nonlinear modulation effects in 10$\,$nm thick yttrium iron garnet (YIG) films. The modulation efficiency is larger than 40\%/mA. The spin transport signal at high DC current density (2.2$\times 10^{11}\,$A/m$^{2}$) saturates for a 400$\,$nm wide Pt gate, which indicates that even at high current levels a magnetic instability cannot be reached in spite of the high magnetic quality of the films.
We theoretically study electrical responses of magnetization in Weyl semimetals. The Weyl semimetal is a new class of topological semimetals, possessing hedgehog type spin textures in momentum space. Because of this peculiar spin texture, an interplay of electron transport and spin dynamics might provide new method to electrical control of magnetization. In this paper, we consider the magnetically doped Weyl semimetals, and systematically study current- and charge-induced spin torque exerted on the local magnetization in three-dimensional Dirac-Weyl metals. We determine all current-induced spi…
The physics of electrons, photons, and their plasmonic interactions changes greatly when one or more dimensions are reduced down to the nanometer scale. For example, graphene shows unique electrical, optical, and plasmonic properties, which are tunable through gating or chemical doping. Similarly, ultrathin metal films (UTMFs) down to atomic thickness can possess new quantum optical effects, peculiar dielectric properties, and predicted strong plasmons. However, truly two-dimensional plasmonics in metals has so far elusive because of the difficulty in producing large areas of sufficiently thin…
PtSe$_2$ ultrathin films are used as the channel of back-gated field-effect transistors (FETs) that are investigated at different temperatures and under super-continuous white laser irradiation. The temperature-dependent behavior confirms the semiconducting nature of multilayer PtSe$_2$, with p-type conduction, a hole field-effect mobility up to 40 cm2/(Vs) and significant gate modulation. Electrical conduction measured along different directions shows isotropic transport. A reduction of PtSe$_2$ channel conductance is observed under exposure to light. Such negative photoconductivity is explai…
We study the electrical transport in back-gate field-effect transistors with ultrathin palladium diselenide (PdSe2) channel. The devices are normally-on and exhibit dominant n-type conduction at low pressure. The electron conduction, combined with the sharp edge and the workfunction decreasing with the number of layers, opens the way to applications of PdSe2 nanosheets in vacuum electronics. In this work, we demonstrate field emission from few-layer PdSe2 nanosheets with current up to the uA and turn-on field below 100 V/um, thus extending the plethora of applications of this recently isolated…
We report the first experimental study of graphene transferred on \b{eta}-Si3N4(0001)/Si(111). Our work provides a comprehensive quantitative understanding of the physics of ultrathin Si3N4 as a gate dielectric for graphene-based devices. The Si3N4 film was grown on Si(111) under ultra-high vacuum (UHV) conditions and investigated by scanning tunneling microscopy (STM). Subsequently, a graphene flake was deposited on top of it by a polymer-based transfer technique, and a Hall bar device was fabricated from the graphene flake. STM was employed again to study the graphene flake under UHV conditi…
Two-dimensional (2D) semimetals beyond graphene have been relatively unexplored in the atomically-thin limit. Here we introduce a facile growth mechanism for semimetallic WTe2 crystals, then fabricate few-layer test structures while carefully avoiding degradation from exposure to air. Low-field electrical measurements of 80 nm to 2 um long devices allow us to separate intrinsic and contact resistance, revealing metallic response in the thinnest encapsulated and stable WTe2 devices studied to date (3 to 20 layers thick). High-field electrical measurements and electro-thermal modeling demonstrat…
Nontrivial band topologies in semimetals lead to robust surface states that can contribute dominantly to the total conduction. This may result in reduced resistivity with decreasing feature size contrary to conventional metals, which may highly impact the semiconductor industry. Here we study the resistivity scaling of a representative topological semimetal CoSi using realistic band structures and Green's function methods. We show that there exists a critical thickness d_c dividing different scaling trends. Above d_c, when the defect density is low such that surface conduction dominates, resis…
Observation of the surface hybridization gap in the electrical transport properties of the ultrathin topological insulator (Bi$_{1-x}$Sb$_{x}$)$_2$Te$_3$
A film-coupled metamaterial structure is numerically investigated for enhancing the light absorption in an ultrathin photovoltaic layer of crystalline gallium arsenide (GaAs). The top subwavelength concave grating and the bottom metallic film could not only effectively trap light with the help of wave interference and magnetic resonance effects excited above the bandgap, but also practically serve as electrical contacts for photon-generated charge collection. The energy absorbed by the active layer is greatly enhanced in the film-coupled metamaterial structure, resulting in significant enhance…
The effect of dc electrical stress and breakdown on Josephson and quasiparticle tunneling in Nb/Al/AlOx/Nb junctions with ultrathin AlOx barriers typical for applications in superconductor digital electronics has been investigated. The junctions' conductance at room temperature and current-voltage (I-V) characteristics at 4.2 K have been measured after the consecutive stressing of the tunnel barrier at room temperature. Electrical stress was applied using current ramps with increasing amplitude ranging from 0 to ~1000 Ic corresponding to voltages across the barrier up to 0.65 V where Ic is the…
We study the origin of the strong spin Hall effect (SHE) in a recently discovered family of Weyl semimetals, LaAl$X$ ($X$=Si, Ge) via a first-principles approach with maximally localized Wannier functions. We show that the strong intrinsic SHE in LaAl$X$ originates from the multiple slight anticrossings of nodal lines and points near $E_F$ due to their high mirror symmetry and large spin-orbit interaction. It is further found that both electrical and thermal means can enhance the spin Hall conductivity ($σ_{SH}$). However, the former also increases the electrical conductivity ($σ_{c}$), while …
The future of 2D flexible electronics relies on the preparation of conducting ultrathin films of materials with mechanical robustness and flexibility in a simple but controlled manner. In this respect, metal-organic compounds present advantages over inorganic laminar crystals owing to their structural, chemical and functional diversity. While most metal-organic compounds are usually prepared in bulk, recent work has shown that some of them are processable down to low dimensional forms. Here we report the one-pot preparation, carried out at the water-air interface, of ultrathin (down to 4 nm) f…
We study dynamical mass generation and the resultant helical spin orders in topological Dirac and Weyl semimetals, including the edge states of quantum spin Hall insulators, the surface states of weak topological insulators, and the bulk materials of Weyl semimetals. In particular, the helical spin textures of Weyl semimetals manifest the spin-momentum locking of Weyl fermions in a visible manner. The spin-wave fluctuations of the helical order carry electric charge density; therefore, the spin textures can be electrically controlled in a simple and predictable manner.
Graphene nanoribbons are widely regarded as promising building blocks for next-generation carbon-based devices. A critical issue to their prospective applications is whether and to what degree their electronic structure can be externally controlled. Here, we combine simple model Hamiltonians with extensive first-principles calculations to investigate the response of armchair graphene nanoribbons to transverse electric fields. Such fields can be achieved either upon laterally gating the nanoribbon or incorporating ambipolar chemical co-dopants along the edges. We reveal that the field induces a…
Recently, much interest has emerged in fluid-like electric charge transport in various solid-state systems. The hydrodynamic behavior of the electronic fluid reveals itself as a decrease of the electrical resistance with increasing temperature (the Gurzhi effect) in narrow conducting channels, polynomial scaling of the resistance as a function of the channel width, substantial violation of the Wiedemann-Franz law supported by the emergence of the Poiseuille flow. Similarly to whirlpools in flowing water, the viscous electronic flow generates vortices, resulting in abnormal sign-changing electr…
The half-Heusler rare-earth intermetallic GdPtBi has recently gained attention due to peculiar magnetotransport phenomena that have been associated with the possible existence of Weyl fermions, thought to arise from the crossings of spin-split conduction and valence bands. On the other hand, similar magnetotransport phenomena observed in other rare-earth intermetallics have often been attributed to the interaction of itinerant carriers with localized magnetic moments stemming from the $4f$-shell of the rare-earth element. In order to address the origin of the magnetotransport phenomena in GdPt…
The magnetotransport properties of epitaxial films of Cd3As2, a paradigm three-dimensional Dirac semimetal, are investigated. We show that an energy gap opens in the bulk electronic states of sufficiently thin films and, at low temperatures, carriers residing in surface states dominate the electrical transport. The carriers in these states are sufficiently mobile to give rise to a quantized Hall effect. The sharp quantization demonstrates surface transport that is virtually free of parasitic bulk conduction and paves the way for novel quantum transport studies in this class of topological mate…
We study theoretically the quantum size effects in a one-dimensional semimetal by a Boltzmann transport equation. We derive analytic expressions for the electrical conductivity, Hall coefficient, magnetoresistance, and the thermoelectric power in a nanowire. The transport coefficients of semimetal oscillate as the size of the sample shrinks. Below a certain size the semimetal evolves into a semiconductor. The semimetal-semiconductor transition is discussed quantitatively. The results should make a theoretical ground for better understanding of transport phenomena in low-dimensional semimetals.…

We investigate electrical transport in a three-dimensional massless Dirac fermion model that describes a Dirac semimetal state realized in topological materials. We derive a set of interdependent diffusion equations with eight local degrees of freedom, including the electric charge density and the spin density, that respond to an external electric field. By solving the diffusion equations for a system with a boundary, we demonstrate that a spin Hall effect with spin accumulation occurs even though the conventional spin current operator is zero. The Noether current associated with chiral symmet…
Spin waves can probe the Dzyaloshinskii-Moriya interaction (DMI) which gives rise to topological spin textures, such as skyrmions. However, the DMI has not yet been reported in yttrium iron garnet (YIG) with arguably the lowest damping for spin waves. In this work, we experimentally evidence the interfacial DMI in a 7~nm-thick YIG film by measuring the nonreciprocal spin wave propagation in terms of frequency, amplitude and most importantly group velocities using all electrical spin-wave spectroscopy. The velocities of propagating spin waves show chirality among three vectors, i.e. the film no…
In mirror-symmetric systems, there is a possibility of the realization of extended gapless electronic states characterized as nodal lines or rings. Strain induced modifications to these states lead to emergence of different classes of nodal rings with qualitatively different physical properties. Here we study optical response and the electromagnetic wave propagation in type I nodal ring semimetals, in which the low-energy quasiparticle dispersion is parabolic in momentum $k_x$ and $k_y$ and is linear in $k_z$. This leads to a highly anisotropic dielectric permittivity tensor in which the optic…
We report the electrical transport properties for Weyl semimetal TaAs in an intense magnetic field. Series of anomalies occur in the longitudinal magnetoresistance and Hall signals at ultra-low temperatures when the Weyl electrons are confined into the lowest Landau level. These strongly temperature-dependent anomalies are ascribed to the electron-hole pairing instability. Our measurements show that the Weyl semimetal TaAs in the ultraquantum regime provides a good platform for studying electron-electron interaction in topological nontrivial semimetals.
In the Fermi liquid description of metals, electrical and thermoelectric transport coefficients are linked by robust relations which can be challenged by strong interactions or when the electron liquid enters a different regime. These relations have been very powerful in the characterisation of novel materials. We show that Dirac and Weyl semimetals at zero doping and zero temperature (the conformal limit) have a very singular behavior due to a quantum anomaly. Away from this point, a Mott relation can be established.
The study of atomically thin two-dimensional materials is a young and rapidly growing field. In the past years, a great advance in the study of the remarkable electrical and optical properties of 2D materials fabricated by exfoliation of bulk layered materials has been achieved. Due to the extraordinary mechanical properties of these atomically thin materials, they also hold a great promise for future applications such as flexible electronics. For example, this family of materials can sustain very large deformations without breaking. Due to the combination of small dimensions, high Young's mod…
We investigate the effect of a vertical electric field on a Dirac semimetal thin film. We show that through the interplay between the quantum confinement effect and the field-induced coupling between sub-bands, the sub-band gap can be tuned and inverted, during which the system undergoes a topological phase transition between a trivial band insulator and a quantum spin Hall insulator. Consequently, one can electrically switch the topological edge channels on and off, making the system a promising platform for constructing a topological field effect transistor.
We study both noncentrosymmetric and time-reversal breaking Weyl semimetal systems under a strong magnetic field with the Coulomb interaction. The three-dimensional bulk system is reduced to many mutually interacting quasi-one-dimensional wires. Each strongly correlated wire can be approached within the Tomonaga-Luttinger liquid formalism. Including impurity scatterings, we inspect the localization effect and the temperature dependence of the electrical resistivity. The effect of a large number of Weyl points in real materials is also discussed.
ZrTe$_5$ is a newly discovered topological material. Shortly after a single layer ZrTe$_5$ had been predicted to be a two-dimensional topological insulator, a handful of experiments have been carried out on bulk ZrTe$_5$ crystals, which however suggest that its bulk form may be a three-dimensional topological Dirac semimetal. We report the first transport study on ultra thin ZrTe$_5$ flakes down to 10 nm. A significant modulation of the characteristic resistivity maximum in the temperature dependence by thickness has been observed. Remarkably, the metallic behavior, occurring only below about …
Various bandstructure engineering methods have been studied to improve the performance of graphitic transparent conductors; however none demonstrated an increase of optical transmittance in the visible range. Here we measure in situ optical transmittance spectra and electrical transport properties of ultrathin-graphite (3-60 graphene layers) simultaneously via electrochemical lithiation/delithiation. Upon intercalation we observe an increase of both optical transmittance (up to twofold) and electrical conductivity (up to two orders of magnitude), strikingly different from other materials. Tran…
We assess the viability of topological semimetals for application in advanced interconnect technology, where conductor size is on the order of a few nanometers and grain boundaries are expected to be prevalent. We investigate the electron transport properties and grain boundary scattering in thin films of the topological semimetals CoSi and CoGe using first-principles calculations combined with the Non-Equilibrium Green's Function (NEGF) technique. Unlike conventional interconnect metals like Cu and Al, we find that CoSi and CoGe conduct primarily through topologically-protected surface states…
We study theoretically the electronic structure of topological nodal-line semimetals. We show that, in the presence of a gap-opening spatially dependent mass term that forms a domain wall, an in-gap charged localized mode emerges at the domain wall. It turns out that such a domain wall is realized by head-to-head (or tail-to-tail) bulk electric polarizations. The localized mode has a topological origin, i.e., a topological confinement is realized, which is understood by a semiclassical topological number defined in the semiclassical momentum-real space. In contrast to previous studies, our stu…
From the solution of a two-band model, we predict that the thermal and electrical transport across the junction of a semimetal and an excitonic insulator will exhibit high resistance behavior and low entropy production at low temperatures, distinct from a junction of a semimetal and a normal semiconductor. This phenomenon, ascribed to the dissipationless exciton flow which dominates over the charge transport, is based on the much longer length scale of the change of the effective interface potential for electron scattering due to the coherence of the condensate than in the normal state.
Recently, magic-angle twisted bilayer graphene (MATBLG) has shown the emergence of various interaction-driven novel quantum phases at the commensurate fillings of the moir'e superlattice, while the charge neutrality point (CNP) remains mostly a vanilla insulator. Here, we show an emerging phase of nearly compensated semimetallicity at the CNP of twisted double bilayer graphene (TDBLG), a close cousin of MATBLG, with signatures of electronic correlation. Using electrical and thermal transport, we find almost two orders of magnitude enhancement of the thermopower in magnetic fields much smaller …
We present a systematic microscopic derivation of the semiclassical Boltzmann equation for band structures with the finite Berry curvature based on Keldysh technique of nonequilibrium systems. In the analysis, an ac electrical driving field is kept up to quadratic order, and both cases of small and large frequencies corresponding to intra- and interband transitions are considered. In particular, this formulation is suitable for the study of nonlinear Hall effect and photogalvanic phenomena. The role of impurity scattering is carefully addressed. Specifically, in addition to previously studied …
