Recent studies reveal that four-phonon scattering is generally important in determining thermal conductivities of solids. However, these studies have been focused on materials where thermal conductivity $κ$ is dominated by acoustic phonons, and the impact of four phonon scattering, although significant, is still generally smaller than three-phonon scattering. In this work, taking AlSb as example, we demonstrated that four-phonon scattering is even more critical to three-phonon scattering as it diminishes optical phonon thermal transport, and therefore significantly reduces the thermal conductivities of materials in which optical branches have long three-phonon lifetimes. Also, our calculations show that four-phonon scattering can play an extremely important role in weakening the isotope effect on $κ$. Specifically, four-phonon scattering reduces the room-temperature $κ$ of the isotopically pure and natural-occurring AlSb by 70$\%$ and 50$\%$, respectively. The reduction for isotopically pure and natural-occurring c-GaN is about 34$\%$ and 27$\%$, respectively. For isotopically-pure w-GaN, the reduction is about 13$\%$ at room temperature and 25$\%$ at 400 K. These results provided important guidance for experimentalists for achieving high thermal conductivities in III-V compounds for applications in semiconductor industry.
Based on Zhang and Li's molecular dynamics calculations, the heat conductivity ($κ$) of metallic single-wall Carbon nanotubes (SNTs) was incorrectly concluded as mainly influenced by the radius. Apart from that, their isotope effect interpretation on $κ(T)$ for the metallic SNTs using solely the phonon scattering mechanism is also highlighted to be incorrect.
We find that introducing segmented isotopic disorder patterns may considerably reduce the thermal conductivity of pristine carbon nanotubes below the uncorrelated disorder value. This is a result of the interplay between different length scales in the phonon scattering process. We use ab-initio atomistic Green's function calculations to quantify the effect of various types of segmentation similar to that experimentally produced by coalescence of isotope-engineered fullerenes.
Boron arsenide (BAs) with a zinc blende structure has recently been discovered to exhibit unusual and ultrahigh thermal conductivity (k), providing a new outlook for research on BAs and other high thermal conductivity materials. Technology for BAs crystal growth has been continuously improving, however, the influence of boron isotopes, pure or mixed, on the thermal conductivity in BAs is still not completely clear. Here we report detailed studies on the growth of single crystals of BAs with different isotopic ratios and demonstrate that the k of isotopically pure BAs is at least 10% higher tha…
The thermal conductivity (TC) of isolated graphene with different concentrations of isotopes (C13) is studied with equilibrium molecular dynamics method at 300K. In the limit of pure C12 or C13 graphene, TC of graphene in zigzag and armchair directions are ~630 W/mK and ~1000W/mK, respectively. We find that the TC of graphene can be maximally reduced by ~80%, in both armchair and zigzag directions, when a random distribution of C12 and C13 is assumed at different doping concentrations. Therefore, our simulation results suggest an effective way to tune the TC of graphene without changing its at…
We study the dependence of thermal conductivity of single walled nanotubes (SWNT) on chirality and isotope impurity by nonequilibrium molecular dynamics method with accurate potentials. It is found that, contrary to electronic conductivity, the thermal conductivity is insensitive to the chirality. The isotope impurity, however, can reduce the thermal conductivity up to 60% and change the temperature dependence behavior. We also study the dependence of thermal conductivity on tube length for tubes of different radius at different temperatures.
Ultra-wide-band-gap group-III nitrides are of interest for applications in deep-ultraviolet optoelectronics and power electronics. Such devices must be able to efficiently dissipate heat generated from their operation, making the thermal conductivity of the constituent materials an important parameter for high-power applications. We have investigated the phonon-limited thermal conductivity of AlN, GaN, and Al$_x$Ga$_{1-x}$N using first-principles calculations, with a focus on the effects of compositional and isotopic disorder. Our Boltzmann-transport-equation calculations show that the maximum…
The thermal conductivity of isotopically enriched 28Si (enrichment better than 99.9%) was redetermined independently in three laboratories by high precision experiments on a total of 4 samples of different shape and degree of isotope enrichment in the range from 5 to 300 K with particular emphasis on the range near room temperature. The results obtained in the different laboratories are in good agreement with each other. They indicate that at room temperature the thermal conductivity of isotopically enriched 28Si exceeds the thermal conductivity of Si with a natural, unmodified isotope mixture…
The thermal conductivity of silicon nanowires (SiNWs) is investigated by molecular dynamics (MD) simulation. It is found that the thermal conductivity of SiNWs can be reduced exponentially by isotopic defects at room temperature. The thermal conductivity reaches the minimum, which is about 27% of that of pure 28Si NW, when doped with fifty percent isotope atoms. The thermal conductivity of isotopic-superlattice structured SiNWs depends clearly on the period of superlattice. At a critical period of 1.09 nm, the thermal conductivity is only 25% of the value of pure Si NW. An anomalous enhancemen…
Heat conduction of single-walled carbon nanotubes (SWNTs) isotope-superlattice is investigated by means of classical molecular dynamics simulations. Superlattice structures were formed by alternately connecting SWNTs with different masses. On varying the superlattice period, the critical value with minimum effective thermal conductivity was identified, where dominant physics switches from zone-folding effect to thermal boundary resistance of lattice interface. The crossover mechanism is explained with the energy density spectra where zone-folding effects can be clearly observed. The results su…
Thermal transport in single layer molybdenum disulfide (MoS2) is critical to advancing its applications. In this paper, we use molecular dynamics (MD) simulations with first-principles force constants to study the isotope effect on the thermal transport of single layer MoS2. Through phonon modal analysis, we found that isotopes can strongly scatter phonons with intermediate frequencies, and the scattering behavior can be radically different from that predicted by conventional scattering model based on perturbation theory (Tamura's formula). Such a discrepancy becomes smaller for low isotope co…
Materials with high thermal conductivities (k) is valuable to solve the challenge of waste heat dissipation in highly integrated and miniaturized modern devices. Herein, we report the first synthesis of atomically thin isotopically pure hexagonal boron nitride (BN) and its one of the highest k among all semiconductors and electric insulators. Single atomic layer (1L) BN enriched with 11B has a k up to 1009 W/mK at room temperature. We find that the isotope engineering mainly suppresses the out-of-plane optical (ZO) phonon scatterings in BN, which subsequently reduces acoustic-optical scatterin…
Boron arsenide (c-BAs) is at the forefront of research on ultrahigh thermal conductivity materials. We present a Raman scattering study of isotopically tailored cubic boron arsenide single crystals for 11 isotopic compositions spanning the range from nearly pure c-$^{10}$BAs to nearly pure c-$^{11}$BAs. Our results provide insights on the effects of strong mass disorder on optical phonons and the appearance of two-mode behavior in the Raman spectra of mixed crystals. Strong isotope disorder also relaxes the one-phonon Raman selection rules, resulting in disorder-activated Raman scattering by a…
Recently two-dimensional (2D) transition metal carbides and nitrides (MXenes) have gained significant attention in electronics and electrochemical energy conversion and storage devices where the heat production significantly affects the safety and performance of these devices. In this paper, we have studied the thermal transport in monolayer Ti3C2Tz, the first and most studied MXene, using density functional theory (DFT) and phonon Boltzmann transport equation and quantified the effect of surface termination (bare, fluorine and oxygen) on its lattice thermal conductivity. We found that thermal…
We present a first-principles theoretical approach for evaluating the lattice thermal conductivity based on the exact solution of the Boltzmann transport equation. We use the variational principle and the conjugate gradient scheme, which provide us with an algorithm faster than the one previously used in literature and able to always converge to the exact solution. Three-phonon normal and umklapp collision, isotope scattering and border effects are rigorously treated in the calculation. Good agreement with experimental data for diamond is found. Moreover we show that by growing more enriched d…
Recently, three-component new fermions in topological semimetal MoP are experimentally observed, which may have potential applications like topological qubits, low-power electronics and spintronics. These are closely related to thermal transport properties of MoP. In this work, the phonon transport of MoP is investigated by solving the linearized phonon Boltzmann equation within the single-mode relaxation time approximation (RTA). The calculated room-temperature lattice thermal conductivity is 18.41 $\mathrm{W m^{-1} K^{-1}}$ and 34.71 $\mathrm{W m^{-1} K^{-1}}$ along the in- and cross-plane d…
The lattice thermal conductivity of the candidate thermoelectric material Mg$_3$Sb$_2$ is studied from first principles, with the inclusion of anharmonic, isotope, and boundary scattering processes, and via an accurate solution of the Boltzmann equation. We find that the anomalously low observed conductivity is due to grain-boundary scattering of phonons, whereas the purely anharmonic conductivity is an order of magnitude larger. Mass disorder due to alloying and off-stoichiometry is also found to contribute significantly to its decrease. Combining ab initio values vs sample size with measured…
The maximal value of thermal conductivity κ_{max} of the perfect wurzite GaN crystal containing isotopes of natural abundance is estimated. Our upper limit of κ=4800 W/Km at T_{max}=32 K is smaller than calculated by Liu and Balandin κ=6000 W/Km and higher than obtained by Slack et al κ=3750 W/Km. The phenomenological dependence κ\propto T^{-1.43} obtained by Mion et al for the temperature interval 300-450 K is extended to 200-300K. For temperatures higher than T_max the best fitting of our experimental data to Callaway's formula is obtained for Grueneisen's constant equal to γ= 1.35.
We present an optical conductivity study of the multifold semimetal PdGa, performed in a broad spectral range (100 - 20000 cm-1; 12 meV - 2.5 eV) down to T = 10 K. The conductivity at frequencies below 4000 cm-1 is dominated by free carriers while at higher frequencies interband transitions provide the major contribution. The spectra do not demonstrate a significant temperature evolution: only the intraband part changes as a function of temperature with the plasma frequency remaining constant. The interband contribution to the conductivity exhibits a broad peak at around 5500 cm-1 and increase…
We have simulated the ultra-high-temperature ceramic zirconium carbide (ZrC) in order to predict electron and phonon scattering properties, including lifetimes and transport. Our predictions of heat and charge conductivity, which extend to 3000 K, are relevant to extreme temperature applications of ZrC. Mechanisms are identified on a first principles basis that considerably enhance or suppress heat transport at high temperature, including strain and anharmonicity. The extent to which boundary confinement and isotope scattering effects lower thermal conductivity is predicted.
Metallic transition-metal nitrides (TMNs) are promising conductive ceramics for many applications, whose thermal transport is of great importance in device design. It is found metallic TiN and HfN hold anomalous thermal transport behaviors compared to common metals and nonmetallic TMNs. They have extremely large intrinsic phonon thermal conductivity mainly due to the large acoustic-optic phonon frequency gaps. The phonon thermal conductivity is reduced by two orders of magnitude as the phonon-isotope and phonon-electron scatterings are considered, which also induce the nontrivial temperature-i…
In this study, we report the length dependence of thermal conductivity (k) of zinc-blende Zinc-Selenide (ZnSe) and Zinc Telluride (ZnTe) for length scales between 10 nm and 10000 nm using first-principles computations based on density-functional theory. k value of ZnSe is computed to decrease significantly from 11.3 W/mK to 1.75 W/mK as the length scale is diminished from 10 nm to 10 nm. k value of ZnTe is also observed to decrease from 10 W/mK to 1.2 W/mK for the same decrease in length. We also measure the k of bulk ZnSe and ZnTe using Frequency Domain Thermoreflectance (FDTR) technique and …

The electronic, thermal and optical properties of a monolayer BeO with Boron (B) and Nitrogen (N) co-dopant atoms are studied by means of a density functional theory computation. Our calculations reveal that BeO with BN-codopant atoms can give rise to more effective and outstanding performance for the thermal and optical responses. More significantly, the monolayer BeO with BN codopant atoms becomes a semiconductor with a direct band gap in comparison with the insulator behavior of pristine BeO. The particular attention of this work is paid to the influence of the atomic configuration and the …
In this work, we demonstrate that edge-oxidation of graphene can enable larger enhancement in thermal conductivity (k) of graphene-nanoplatelet (GnP)/polyetherimide (PEI) composites relative to oxidation of the basal plane of graphene. Edge oxidation (EGO) offers the advantage of leaving the basal plane of graphene intact, preserving its high in-plane thermal conductivity (kin > 2000 Wm-1K-1), while, simultaneously, the oxygen groups introduced on graphene edge enhance interfacial thermal conductance through hydrogen bonding with oxygen groups of polyetherimide (PEI), enhancing overall polymer…
Topological semimetal may have substantial applications in electronics, spintronics and quantum computation. In this work, the elastic and transport properties of ZrTe are investigated by combining the first-principles calculations and semiclassical Boltzmann transport theory. Calculated elastic constants prove mechanical stability of ZrTe, and the bulk modulus, shear modulus, Young's modulus and Possion's ratio also are calculated. It is found that…

The presence of twist angles between layers of two-dimensional materials has a profound impact on their physical properties. Turbostratic multilayer graphene is a system containing a distribution of rotational stacking faults, and these interfaces also have variable twist angles. In this work, we examine the influence of turbostratic single-layer graphene content on the in-plane thermal conductivity of a defect free multilayer graphene system with low defect density. Detailed Raman mode analysis is used to quantify the content of turbostratic single-layer graphene in the system while complemen…
The possibility of propagation of second sound waves in diamond single crystals depending on their dimensions, concentrations of isotopes and temperature is studied. At this correct account of phonon scattering on boundaries is important. The calculation of phonon collision frequencies is carried out in the reduced isotropic crystal model using second and third modules of elasticity and in Callaway model on the basis of experimental data on diamond thermal conductivity. Both models give us the consistent values of parameters under which the propagation of SSW is possible. It is discovered that…
We propose systems that allow a tuning of the phonon transmission function T($ω$) in graphene nanoribbons by using C$^{13}$ isotope barriers, antidot structures, and distinct boundary conditions. Phonon modes are obtained by an interatomic fifth-nearest neighbor force-constant model (5NNFCM) and T($ω$) is calculated using the non-equilibrium Green's function formalism. We show that by imposing partial fixed boundary conditions it is possible to restrict contributions of the in-plane phonon modes to T($ω$) at low energy. On the contrary, the transmission functions of out-of-plane phonon modes c…

In this invited review we outline different theoretical approaches developed for describing phonon transport in graphene and provide comparison with available experimental thermal conductivity data. A special attention is given to analysis of the recent theoretical results for the phonon thermal conduct…
Production of metallic hydrogen is one of the top three open quests of physics. Recent low-temperature experiments report different metallization pressures, varying from 360GPa to 490GPa. In this work, we simulate structural properties, vibrational Raman, IR and optical spectra of hydrogen phase III accounting for proton quantum effects. We demonstrate that nuclear quantum fluctuations downshift the vibron frequencies by 25%, introduce a broad line-shape in the Raman spectra, and reduce the optical gap by 3eV. We show that hydrogen metallization occurs at 380GPa in phase III due to band overla…
Natural silicon consists of three stable isotopes with atomic mass 28 (92.21%), 29 (4.70%) and 30 (3.09%). To present day, isotopic enrichment of Si was used in electronics for two goals: (i) fabrication of substrates with high level of doping and homogeneous distribution of impurities and (ii) for fabrication of substrates with enhanced heat conduction which allows further chips miniaturization. For the first purpose, enrichment of Si with Si-30 is used, because after irradiation of a Si ingot by the thermal neutron flux in a nuclear reactor, this isotope transmutes into a phosphorus atom whi…

An efficient order$-N$ real-space Kubo approach is developed for the calculation of the thermal conductivity of complex disordered materials. The method, which is based on the Chebyshev polynomial expansion of the time evolution operator and the Lanczos tridiagonalization scheme, efficiently treats the propagation of phonon wave-packets in real-space and the phonon diffusion coefficients. The mean free paths and the thermal conductance can be determined from the diffusion coefficients. These quantities can be extracted simultaneously for all frequencies, which is another advantage in compariso…
The subject of thermal transport at the mesoscopic scale and in low-dimensional systems is interesting for both fundamental research and practical applications. As the first example of truly two-dimensional materials, graphene has exceptionally high thermal conductivity, and thus provides an ideal platform for the research. Here we review recent studies on thermal and thermoelectric properties of graphene, with an emphasis on experimental progresses. A general physical picture based on the Landauer transport formalism is introduced to understand underlying mechanisms. We show that the superior…
We investigate the microscopic mechanism of ultralow lattice thermal conductivity ($κ_l$) of TlInTe$_2$ and its weak temperature dependence using a unified theory of lattice heat transport that considers contributions arising from the particle-like propagation as well as wave-like tunneling of phonons. While we use the Peierls-Boltzmann transport equation (PBTE) to calculate the particle-like contributions ($κ_l$(PBTE)), we explicitly calculate the off-diagonal (OD) components of the heat-flux operator within a first-principles density functional theory framework to determine the contributions…
The thermoelectric properties of 54 different group 4 half-Heusler (HH) alloys have been studied from first principles. Electronic transport was studied with density functional theory using hybrid functionals facilitated by the $\mathbf{k} \cdot \mathbf{p}$ method, while the temperature dependent effective potential method was used for the phonon contributions to the figure of merit $ZT$. The phonon thermal conductivity was calculated including anharmonic phonon-phonon, isotope, alloy and grain-boundary scattering. HH alloys have an ${\it XYZ}$ composition and those studied here are in the gro…
In addition to its exotic electronic properties graphene exhibits unusually high intrinsic thermal conductivity. The physics of phonons - the main heat carriers in graphene - was shown to be substantially different in two-dimensional (2D) crystals, such as graphene, than in three-dimensional (3D) graphite. Here, we report our experimental study of the isotope effects on the thermal properties of graphene. Isotopically modified graphene containing various percentages of 13C were synthesized by chemical vapor deposition (CVD). The regions of different isotopic composition were parts of the same …
Similar effects of metal and boron vacancies on phonon scattering and lattice thermal conductivity ($κ_l$) of ZrB$_2$ and HfB$_2$ are reported. These defects challenge the conventional understanding that associates larger impacts to bigger defects. We find the underlying reason to be a strong local perturbation caused by the boron vacancy that substantially changes the interatomic force constants. In contrast, a long ranged but weaker perturbation is seen in the case metal vacancies. We show that these behaviours originate from a mixed metallic and covalent bonding nature in the metal diboride…
Point defects exist widely in engineering materials and are known to scatter vibrational modes to reduce thermal conductivity. The Klemens description of point defect scattering is the most prolific analytical model for this effect. This work reviews the essential physics of the model and compares its predictions to first principles results for isotope and alloy scattering, demonstrating the model as a useful materials design metric. A treatment of the scattering parameter ($Γ$) for a multiatomic lattice is recommended and compared to other treatments presented in literature, which have been a…
We have developed an efficient order-N real-space Kubo approach for the calculation of the phonon conductivity which outperforms state-of-the-art alternative implementations based on the Green's function formalism. The method treats efficiently the time-dependent propagation of phonon wave packets in real space, and this dynamics is related to the calculation of the thermal conductance. Without loss of generality, we validate the accuracy of the method by comparing the calculated phonon mean free paths in disordered carbon nanotubes (isotope impurities) with other approaches, and further illus…
