We have studied ferroelectricity and photovoltaic effects in atomic layer deposited (ALD) 40-nm thick SnTiO$_{x}$ films deposited directly onto p-type (001)Si substrate. These films showed well-saturated, square and repeatable hysteresis loops with remnant polarization of 1.5 $μ$C/cm$^{2}$ at room temperature, as detected by out-of-plane polarization versus electric field (P-E) and field cycling measurements. A photo-induced enhancement in ferroelectricity was also observed as the spontaneous polarization increased under white-light illumination. The ferroelectricity exhibits relaxor characteristics with dielectric peak shifting from ca. T = 600 K at f = 1 MHz to ca. 500 K at 100 Hz. Moreover, our films showed ferroelectric photovoltaic behavior under the illumination of a wide spectrum of light, from visible to ultraviolet regions. A combination of experiment and theoretical calculation provided optical band gap of SnTiO$_{x}$ films which lies in the visible range of white light spectra. Our study leads a way to develop green ferroelectric SnTiO$_{x}$ thin films, which are compatible to semiconducting processes, and can be used for various ferroelectric and dielectric applications.
Polycrystalline samples of CuCrO2 were synthesized by solid state reaction method. Temperature dependent dielectric measurements, synchrotron x-ray diffraction (SXRD), pyroelectric current and Raman measurements have been performed on these samples. Evidences of the presence of relaxor type ferroelectricity, which otherwise have gone unnoticed in CuCrO2 system (a member of delafossite family) near room temperature, have been presented. Presence of broad maximum in dielectric permittivity and its frequency dispersion indicates relaxor-type ferroelectricity in CuCrO2 near room temperature. Caref…
Ba(Zr,Ti)O$_3$ is a lead-free relaxor ferroelectric. Using the first-principles method, the ferroelectric dipole moments for pure BaTiO$_3$ and Ba(Zr,Ti)O$_3$ supercells have been studied. All possible ion configurations of BaZr$_{0.5}$Ti$_{0.5}$O$_3$ and BaZr$_{0.25}$Ti$_{0.75}$O$_3$ are constructed in a $2\times2\times2$ supercell. For the half-substituted case, divergence of ferroelectric properties has been found among these structures, which seriously depends on the arrangement of Ti and Zr ions. Thus our results provide a reasonable explanation to the relaxor behavior of Ba(Zr,Ti)O$_3$. …
The consideration of oxygen vacancies influence on the relaxors with perovskite structure was considered in the framework of Landau-Ginzburg-Devonshire phenomenological theory. The theory applicability for relaxors is based on the existence of some hidden soft phonon polar mode in them, and its frequency could be zero at some negative temperature TC*. Main attention was paid to PZN-PLZT relaxor described by formula 0.3Pb(Zn1/3Nb2/3)O3-0.7(Pb0.96La0.04(ZrxTi1-x)0.99O3) with x = 0.52, where earlier experimental investigation of oxygen vacancies influence on the polar properties was performed and…
Multiferroic materials, which reveal magnetic and electric order, are in the focus of recent solid state research. Especially the simultaneous occurrence of ferroelectricity and ferromagnetism, combined with an intimate coupling of magnetization and polarization via magneto-capacitive effects, could pave the way for a new generation of electronic devices. Here we present measurements on a simple cubic spinel with unusual properties: It shows ferromagnetic order and simultaneously relaxor ferroelectricity, i.e. a ferroelectric cluster state, reached by a smeared-out phase transition, both with …
The intertwined ferroelectricity and photovoltaics in two-dimensional (2D) materials will enable the favorable improvement and control of photovoltaic preformances. In this paper, we take 2D 3R bilayer BX (X=P, As, Sb) as model systems to study the photovoltaic characteristics of intrinsic 2D out-of-plane (OOP) ferroelectric material, and try to explore a strategy to regulate the photoelectric properties by changing the strength of ferroelectric polarization. Due to the spatial inversion symmetry broken caused by special 3R stacking, spontaneous OOP ferroelectric polarization will appear in th…
This article reviews the polarizability model and its applications to ferroelectric perovskite oxides. The motivation for the introduction of the model is discussed and nonlinear oxygen ion polarizability effects and their lattice dynamical implementation outlined. While a large part of this work is dedicated to results obtained within the self-consistent-phonon approximation (SPA), also nonlinear solutions of the model are handled which are of interest to the physics of relaxor ferroelectrics, domain wall motions, incommensurate phase transitions. The main emphasis is to compare the results o…
Relaxor ferroelectrics are applied in electronic devices such as actuators and sonars. Morphotrophic phase boundaries (MPBs) with monoclinic structures are known for their high piezoelectricity and electromechanical coupling factors in solid solutions of PbTiO$_{3}$ and relaxor ferroelectrics (Pb(Mg$_{1/3}$, Nb$_{2/3}$)O$_{3}$ or Pb(Zn$_{1/3}$, Nb$_{1/3}$)O$_{3}$). However, the monoclinic structures related to polar nanosize domains (polar nanoregions) exhibiting the relaxor properties of dielectric dispersion have not been reported. Using transmission electron microscopy and synchrotron x-ray…
Multiferroics are promising for sensor and memory applications, but despite all efforts invested in their research no single-phase material displaying both ferroelectricity and large magnetization at room-temperature has hitherto been reported. This situation has substantially been improved in the novel relaxor ferroelectric single-phase , where polar nanoregions (PNR) transform into static-PNR (SPNR) as evidenced by piezoresponse force microscopy (PFM) and simultaneously enable congruent multiferroic clusters (MFC) to emerge from inherent ferrimagnetic Bi(Fe,Co)O3 regions as verified by magne…
Methylammonium lead iodide, as related organometal halide perovskites, emerged recently as a particularly attractive material for photovoltaic applications. The origin of its appealing properties is sometimes assigned to its potential ferroelectric character, which remains however a topic of intense debate. Here, we rationalize from first-principles calculations how the spatial arrangement of methylammonium polar molecules is progressively constrained by the subtle interplay between their tendency to bond with the inorganic framework and the appearance of iodine octahedra rotations inherent to…
A detailed investigation of the out-of-plane electrical properties of charge-ordered alpha-(BEDT-TTF)2I3 provides clear evidence for ferroelectricity. Similar to multiferroic alpha-(BEDT-TTF)2Cu[N(CN)2]Cl, the polar order in this material is ascribed to the occurrence of bond- and site-centered charge order. Dielectric response typical for relaxor ferroelectricity is found deep in the charge-ordered state. We suggest an explanation in terms of the existence of polar and nonpolar stacks of the organic molecules in this material, preventing long-range ferroelectricity. The results are discussed …
An argument that relaxor ferroelectricity in the isovalent alloy $\mathrm {Ba(Zr}_{1-x}\mathrm{Ti}_{x})\mathrm{O}_3$ can be understood as an induced moment soft pseudo-spin glass on the B-ions of the $\mathrm{ABO}_{3}$ matrix is extended to the experimentally paradigmic but theoretically more complex heterovalent relaxor $\mathrm {Pb(Mg}_{1/3}\mathrm{Nb}_{2/3}\mathrm{)O}_3$ (PMN). It is argued that interesting behaviour of the onset of non-ergodicity, frequency-dependent susceptibility peaks and precursor nanodomains can be understood from analagous considerations of the B-ions, with the displ…
Subcoercive-field dielectric response of $0.5(\text{Ba}_{0.7}\text{Ca}_{0.3}\text{TiO}_{3})-0.5(\text{BaZr}_{0.2}\text{Ti}_{0.8}\text{O}_{3})$ thin film: peculiar third harmonic signature of phase transitions and residual ferroelectricity
Spontaneous polarization and bulk photovoltaic effect (BPVE) are two concomitant physical properties in ferroelectric materials. The flipping of ferroelectric order usually accompanies with the switching of BPVE as both of them are reversed under the inversion symmetry. In this study, we report the distinctive BPVE characters in two-dimensional (2D) interlayer sliding ferroelectric materials featuring unswitchable in-plane BPVE (light-induced photocurrent in the xy plane) and switchable out-of-plane BPVE (light-induced polarization along the z-direction). Symmetry analysis within abstract bila…
The recent discovery of relaxor ferroelectricity and magnetoelectric effect in lightly doped cuprate material La_2CuO_{4+x} has provided a number of questions concerning its theoretical description. It has been argued using a Ginzburg-Landau free energy approach that the magnetoelectric effect can be explained by the presence of bi-quadratic interaction terms in the free energy. Here, by using the same free energy functional, we study the variety of behavior which can emerge in the electric polarization under an external magnetic field. Subsequently, we discuss the role of Dzyaloshinskii-Moriy…
Low-dimensional multiferroic materials hold great promises in miniaturized device applications such as nanoscale transducers, actuators, sensors, photovoltaics, and nonvolatile memories. Here, using first-principles theory we predict that two-dimensional (2D) monolayer Group IV monochalcogenides including GeS, GeSe, SnS, and SnSe are a class of 2D semiconducting multiferroics with strongly coupled giant in-plane spontaneous ferroelectric polarization and spontaneous ferroelastic lattice strain that are thermodynamically stable at room temperature and beyond, and can be effectively modulated by…
We have fabricated a variety of "PZT-PFW" (PbZr0.52Ti0.48O3)1-x(PbFe2/3W1/3O3)x [PZTFWx; 0.2 < x < 0.4] single-phase tetragonal ferroelectrics via chemical solution deposition (CSD) [polycrystalline] and pulsed laser deposition (PLD) [epitaxial] onto Pt/Ti/SiO2/Si(100) and SrTiO3/Si substrates. These exhibit ferroelectricity and (weak) ferromagnetism above room temperature with strain coupling via electrostriction and magnetostriction. Application of modest magnetic field strength ((mu)0H < 1.0 Tesla) destabilizes the long-range ferroelectric ordering and switches the polarization from ca. 22 …
Ferroelectric materials possess a spontaneous electric polarization and may be utilized in various technological applications ranging from non-volatile memories to solar cells and light polarizers. Recently, hexagonal rare-earth manganites, h-RMnO$_3$ (R is a rare-earth ion) have attracted considerable interest due to their intricate multiferroic properties and improper ferroelectricity characterized by a sizable remnant polarization and high Curie temperature. Here, we demonstrate that these compounds can serve as very efficient photovoltaic materials and, in addition, possess remarkable opti…
We present measurements of conductance hysteresis on CH3NH3PbI3 perovskite thin films, performed using the double-wave method, in order to investigate the possibility of a ferroelectric response. A strong frequency dependence of the hysteresis is observed in the range of 0.1 Hz to 150 Hz, with a hysteretic charge density in excess of 1000 μC/cm2 at frequencies below 0.4 Hz - a behaviour uncharacteristic of a ferroelectric response. We show that the observed hysteretic conductance, as well as the presence of a double arc in the impedance spectroscopy, can be fully explained by the migration of …
A neutron scattering investigation of the magnetoelectric coupling in PbFe_{1/2}Nb_{1/2}O_{3} (PFN) has been undertaken. Ferroelectric order occurs below 400 K, as evidenced by the softening with temperature and subsequent recovery of the zone center transverse optic phonon mode energy (\hbar Ω_{0}). Over the same temperature range, magnetic correlations become resolution limited on a terahertz energy scale. In contrast to the behavior of nonmagnetic disordered ferroelectrics (namely Pb(Mg,Zn)_{1/3}Nb_{2/3}O_{3}), we report the observation of a strong deviation from linearity in the temperatur…
Ultrafast optical control of ferroelectricity using intense terahertz fields has attracted significant interest. Here we show that the nonlinear interactions between two optical phonons in SnTe, a two-dimensional in-plane ferroelectric material, enables a dynamical amplification of the electric polarization within subpicoseconds time domain. Our first principles time dependent simulations show that the infrared-active out-of-plane phonon mode, pumped to nonlinear regimes, spontaneously generates in-plane motions, leading to rectified oscillations in the in-plane electric polarization. We sugge…
Coupling different physical properties is a fascinating subject of physics. Already well-known are the multiferroics which show properties of ferroelectrics and magnets. But ferroelectricity by itself also entails the bulk photovoltaic effect, a light-matter interaction which generates dc currents. Here we propose a magnetic photogalvanic effect that couples the magnetism to the light-matter interaction. This phenomenon emerges from the $\mathbf{k}$ to $\mathbf{-k}$ symmetry-breaking in the band structure and does not require a static polarization. It is distinct from other known bulk photovol…
Bulk chalcogenide perovskite BaZrS3 (BZS), with a direct band gap in visible region, is an important photovoltaic material, albeit with limited applicability owing to its antiferroelectric (AF) nature. Presently, ferroelectric (FE) perovskite-based photovoltaics are attracting enormous attention for environmental stability and better energy conversion efficiency through enhanced charge separation, owing to loss of center of inversion symmetry. We report on antiferroelectric-ferroelectric (AF-FE) phases of BZS thin film, grown with chemical vapor deposition (CVD), using temperature-dependent Ra…
Layered indium selenides ($In_{2}Se_{3}$) have recently been discovered to host robust out-of-plane and in-plane ferroelectricity in the $α$ and $β$' phases, respectively. In this work, we utilise angle-resolved photoelectron spectroscopy to directly measure the electronic bandstructure of $β'-In_{2}Se_{3}$, and compare to hybrid density functional theory (DFT) calculations. In agreement with DFT, we find the band structure is highly two-dimensional, with negligible dispersion along the c-axis. Due to n-type doping we are able to observe the conduction band minima, and directly measure the min…
Multifunctional oxides are promising materials because of their fundamental physical properties as well as their potential in applications1. Among these materials, multiferroics exhibiting ferroelectricity and magnetism are good candidates for spin electronic applications using the magnetoelectric effect, which couples magnetism and ferroelecticity. Furthermore, because ferroelectrics are insulators with a reasonable bandgap, photons can efficiently interact with electrons leading to photoconduction or photovoltaic effects. However, until now, coupling of light with mechanical degrees of freed…
Halide perovskite (HaP) semiconductors are revolutionizing photovoltaic (PV) solar energy conversion by showing remarkable performance of solar cells made with esp. tetragonal methylammonium lead tri-iodide (MAPbI3). In particular, the low voltage loss of these cells implies a remarkably low recombination rate of photogenerated carriers. It was suggested that low recombination can be due to spatial separation of electrons and holes, a possibility if MAPbI3 is a semiconducting ferroelectric, which, however, requires clear experimental evidence. As a first step we show that, in operando, MAPbI3 …
