We study semiconductor excitons confined in an electrostatic trap of a GaAs bilayer heterostructure. We evidence that optically bright excitonic states are strongly depleted while cooling to sub-Kelvin temperatures. In return, the other accessible and optically dark states become macroscopically occupied so that the overall exciton population in the trap is conserved. These combined behaviours constitute the spectroscopic signature for the mostly dark Bose-Einstein condensation of excitons, which in our experiments is restricted to a dilute regime within a narrow range of densities, below a critical temperature of about 1K.
We present theoretical studies of condensation of indirect excitons in a trap. Our model quantifies the effect of screening of the trap potential by indirect excitons on exciton condensation. The theoretical studies are applied to a system of indirect excitons in a GaAs/AlGaAs coupled quantum well structure in a diamond-shaped electrostatic trap where exciton condensation was studied in earlier experiments. The estimated condensation temperature of the indirect excitons in the trap reaches hundreds of milliKelvin.
We report on the emergence of spontaneous coherence in a gas of indirect excitons in an electrostatic trap. At low temperatures, the exciton coherence length becomes much larger than the thermal de Broglie wavelength and reaches the size of the exciton cloud in the trap.
We study two-dimensional excitons confined in a lattice potential, for high fillings of the lattice sites. We show that a quasi-condensate is possibly formed for small values of the lattice depth, but for larger ones the critical phase-space density for quasi-condensation rapidly exceeds our experimental reach, due to the increase of the excitons effective mass. On the other hand, in the regime of a deep lattice potential where excitons are strongly localised at the lattice sites, we show that an array of phase-independent quasi-condensates, different from a Mott insulating phase, is realised.
We study the time coherence of the photoluminescence radiated by spatially indirect excitons confined in a 10 $μ$m electrostatic trap. Above a critical temperature of 1 Kelvin, we show that the photoluminescence has a homogeneous spectral width of about 500 $μ$eV which weakly varies with the exciton density. By contrast, the spectral width reduces by two-fold below the critical temperature and for experimental parameters at which excitons undergo a gray Bose-Einstein condensation. In this regime, we find evidence showing that the excitons temporal coherence is limited by their interaction with…
We present experiments on the luminescence of excitons confined in a potential trap at milli-Kelvin bath temperatures under cw-excitation. They reveal several distinct features like a kink in the dependence of the total integrated luminescence intensity on excitation laser power and a bimodal distribution of the spatially resolved luminescence. Furthermore, we discuss the present state of the theoretical description of Bose-Einstein condensation of excitons with respect to signatures of a condensate in the luminescence. The comparison of the experimental data with theoretical results with resp…
BEC of exciton-polaritons and related effects such as superfluidity1,2, spontaneous symmetry breaking3,4 and quantised vortices5,6 open way to creation of novel light sources7 and optical logic elements8. Remarkable observations of exciton-polariton BEC in microcavities9-12 have been reported in the recent ten years. Very recently, thermalisation and subsequent condensation of cavity photons in a dye-filled microcavity have been observed13. Here we show that BEC of both exciton-polaritons and photons can be created in the same system under different optical excitation conditions. A dynamic pha…
Inspired by a recent experiment of localization-delocalization transition (LDT) of indirect excitons in lateral electrostatic lattices [M. Remeika \textit{et al.}, Phys. Rev. Lett. \textbf{102}, 186803 (2009)], we investigate the interplay between periodic potential and nonlinear interactions of indirect excitons in coupled quantum wells. It is shown that the model involving both attractive two-body and repulsive three-body interactions can lead to a natural account for the LDT of excitons across the lattice when reducing lattice amplitude or increasing particle density. In addition, the obser…
We calculate the spatially resolved optical emission spectrum of a weakly interacting Bose gas of excitons confined in a three dimensional potential trap due to interband transitions involving weak direct and phonon mediated exciton-photon interactions. Applying the local density approximation, we show that for a non-condensed system the spatio-spectral lineshape of the direct process reflects directly the shape of the potential. The existence of a Bose-Einstein condensate changes the spectrum in a characteristic way so that it directly reflects the constant chemical potential of the excitons …
We demonstrate an on demand spatial control of excitonic magnetic lattices for the potential applications of excitonic-based quantum optical devices. A two dimensional magnetic lattice of indirect excitons can form a transition to one dimensional lattice configuration under the influence of external magnetic bias fields. The transition is identified by measuring the spatial distribution of two dimensional photoluminance for several values of the external magnetic bias fields. The number of the trapped excitons is found to increase between sites along a perpendicular direction exhibiting two to…
We address theoretically the puzzling similarity observed in the thermodynamic behaviour of independent clouds of cold dipolar excitons in coupled semiconductor quantum wells. We argue that the condensation of self-trapped exciton gas starts at the same critical temperature in all traps due to the specific scaling rule. As a consequence of the reduced dimensionality of the system, the scaling parameters appear to be insensitive to disorder.
Interlayer excitons confined in bilayer heterostructures of transition metal dichalcogenides (TMDs) offer a promising route to implement two-dimensional dipolar superfluids. Here, we study the experimental conditions necessary for the realisation of such collective state. Particularly, we show that the moire potential inherent to TMD bilayers yields an exponential increase of the excitons effective mass. To allow for exciton superfluidity at sizeable temperatures it is then necessary to intercalate a high-$κ$ dielectric between the monolayers confining electrons and holes. Thus the moire latti…
Spatially indirect excitons in semiconducting double quantum wells have been shown to exhibit rich collective many-body behavior that result from the nature of the extended dipole-dipole interactions between particles. For many spectroscopic studies of the emission from a system of such indirect excitons, it is crucial to separate the single particle properties of the excitons from the many-body effects arising from their mutual interactions. In particular, knowledge of the relation between the emission energy of indirect excitons and their radiative lifetime could be highly beneficial for con…
We investigate the process of condensation of exciton-polaritons in a one-dimensional nanowire, predicting spontaneous formation of domains of uncondensed excitons and condensed polaritons. We demonstrate a universal scaling law for the density of domains, which results from the competition between characteristic timescales present in the system. However, we find that the system does not follow the standard Kibble-Żurek scenario of a nonequilibrium phase transition.
The concept of quantum plasmonic excitations in plasmonic lattices, which similarly to Frenkel excitons in molecular crystals propagate by hopping from one nanoparticle to another, is introduced. A consistent quantum theory of such plasmonic excitons, beginning with the quantization of localized surface plasmons in a metal nanoparticle and including the radiative relaxation in both 1D and 2D lattices near a reflective substrate surface, is developed. A possible room-temperature Bose-Einstein condensation in the quantum gas of plasmonic excitons is also discussed.
Experiments on Bose-Einstein condensation (BEC) of excitons in the semiconductor Cu$_2$O started over thirty years ago, as one of the first serious attempts at exciton BEC. Early claims were based on spectroscopic signatures and transport data which have since been reinterpreted, in large part because the Auger recombination process for excitons was not well understood. Understanding of the Auger process has also advanced, and recent experiments have made significant progress toward exciton BEC. We review the history of experiments on exciton BEC in Cu$_2$O, the Auger recombination process, an…
We examine the Bose-Einstein condensation of exciton-polaritons in a semiconductor microcavity via an electrical current. We propose that by embedding a quantum dot p-i-n junction inside the cavity, the tunneling current through the device can reveal features of condensation due to a one-to-one correspondence of the photons to the condensate polaritons. Such a device can also be used to observe the phase interference of the order parameters from two condensates.
We report quantum coherent oscillations of photocapacitance of a double-barrier resonant tunneling heterostructure with bias at 10 K. Periodic presence and absence of sharp excitonic transitions in photocapacitance spectra with increasing bias demonstrate strong coupling between InAs quantum dots (0D) and triangular GaAs quantum well (2D). Coherent resonant tunneling in this 0D-2D heterostructure establishes the momentum space narrowing of excitonic Bose-Einstein Condensation. Drastic increase of indirect exciton densities below 70 K reveal that excitonic wave functions anchored with each InAs…
Indirect excitons in coupled quantum wells are long-living quasi-particles, explored in the studies of collective quantum states. We demonstrate, that despite the extremely low oscillator strength, their spin and population dynamics can by addressed by time-resolved pump-probe spectroscopy. Our experiments make it possible to unravel and compare spin dynamics of direct excitons, indirect excitons and residual free electrons in coupled quantum wells. Measured spin relaxation time of indirect excitons exceeds not only one of direct excitons, but also one of free electrons by two orders of magnit…
An asymmetric multi-quantum state magnetic lattice is proposed to host excitons formed in a quantum degenerate gas of ultracold fermionic atoms to simulate Bose-Einstein condensation (BEC) of excitons. A Quasi-two dimensional degenerate gas of excitons can be collected in the in-plane asymmetric magnetic bands created at the surface of the proposed magnetic lattice, where the ultracold fermions simulate separately direct and indirect confined electronhole pairs (spin up fermions-spin down fermions) rising to the statistically degenerate Bose gas and eventually through controlled tunnelling to …
We study the effect of non-homogeneous out-of-plane magnetic field on the behaviour of 2D spatially indirect excitons. Due to the difference of magnetic field acting on electrons and holes the total Lorentz force affecting the center of mass motion of an indirect exciton appears. Consequently, an indirect exciton acquires an effective charge proportional to the gradient of the magnetic field. The appearance of the Lorentz force causes the Hall effect for neutral bosons which can be detected by measurement of the spatially inhomogeneous blueshift of the photoluminescence using counter-flow expe…
Atomistic van der Waals heterostacks are ideal systems for high-temperature exciton condensation because of large exciton binding energies and long lifetimes. Charge transport and electron energy-loss spectroscopy showed first evidence of excitonic many-body states in such two-dimensional materials. Pure optical studies, the most obvious way to access the phase diagram of photogenerated excitons have been elusive. We observe several criticalities in photogenerated exciton ensembles hosted in MoSe2-WSe2 heterostacks with respect to photoluminescence intensity, linewidth, and temporal coherence …
An exciton is an electron-hole pair bound by attractive Coulomb interaction. Short-lived excitons have been detected by a variety of experimental probes in numerous contexts. An excitonic insulator, a collective state of such excitons, has been more elusive. Here, thanks to Nernst measurements in pulsed magnetic fields, we show that in graphite there is a critical temperature (T = 9.2 K) and a critical magnetic field (B = 47 T) for Bose-Einstein condensation of excitons. At this critical field, hole and electron Landau sub-bands simultaneously cross the Fermi level and allow exciton formation.…
A theoretical model is developed for treating super conductive Bose-Einstein condensation (BEC) effects for excitons in planar systems, under the condition that many excitons are included in a surface area, with the dimensions of the exciton center of mass de Broglie (dB) wave length, and under the condition that attractive forces are introduced between different excitons. The total internal energy of the excitonic system is found to be composed of the separate excitons positive energies, and negative energy due to scattering between different excitons. We assume that for high density of excit…
A Bose-Einstein condensate is the ground state of a dilute gas of bosons, such as atoms cooled to temperatures close to absolute zero. With much smaller mass, excitons (bound electron-hole pairs) are expected to condense at significantly higher temperatures. Here we study electrically generated interlayer excitons in MoSe2/WSe2 atomic double layers with density up to 10^12 cm-2. The interlayer tunneling current depends only on exciton density, indicative of correlated electron-hole pair tunneling. Strong electroluminescence (EL) arises when a hole tunnels from WSe2 to recombine with electron i…
Superfluorescence (SF) is the emission from a dense coherent system in population inversion, formed from an initially incoherent ensemble. This is characterised by an induction time (t_D) for the spontaneous development of the macroscopic quantum coherence. Here we report detailed observation of SF on ultrafast timescale from a quantum ensemble of coherent excitons in highly excited intrinsic bulk ZnTe single crystal at 5 K, showing a characteristic t_D from 40 ps to 10 ps, quantum noise and fluctuations, and quantum beating and ringing. From this clear observation of SF from a spontaneous coh…
Correlations of luminescence intensity have been studied under Bose-Einstein condensation of dipolar excitons in the temperature range of 0.45-4.2 K. Photoexcited dipolar excitons were collected in a lateral trap in GaAs/AlGaAs Schottky-diode heterostructure with single wide (25 nm) quantum well under applied electric bias. Two-photon correlations were measured with the use of a classical Hanbury Brown - Twiss intensity interferometer (time resolution ~0.4 ns). Photon "bunching" has been observed near the Bose condensation threshold of dipolar excitons determined by the appearance of a narrow …
We present a reaction/diffusion model for the formation of a lower polariton condensate in a micro cavity containing an organic semiconducting molecular crystalline film. Our model--based upon an anthracene film sandwiched between two reflecting dielectric mirrors--consists of three coupled fields corresponding to a gas of excitons created by an external driving pulse, a reservoir of vibron states formed by the coupling between a ground-state vibrational model and a cavity photon, and a lower polariton condensate. We show that at finite temperature, the presence of the vibron reservoir can aug…
In this paper we show experimental evidence of a few correlation regimes of a cold dipolar exciton fluid, created optically in a semiconductor bilayer heterostructure. In the higher temperature regime, the average interaction energy between the particles shows a surprising temperature dependence which is an evidence for correlations beyond the mean field model. At a lower temperature, there is a sharp increase in the interaction energy of optically active excitons, accompanied by a strong reduction in their apparent population. This is an evidence for a sharp macroscopic transition to a dark s…
We propose a way to increase the lifetime of two-dimensional direct excitons and show the possibility to observe their macroscopically coherent state at high temperatures. For a single GaAs quantum well embedded in photonic layered heterostructures with subwavelength period, we predict the exciton radiative decay to be strongly suppressed. Quantum hydrodynamic approach is used to study the Berezinskii-Kosterlitz-Thouless crossover in a finite exciton system with intermediate densities. Below the estimated critical temperatures, drastic growth of the correlation length is shown to be accompanie…
We study spatially indirect excitons confined in a 10 $μ$m wide electrostatic trap of a GaAs double quantum well. We introduce a technique to control the amplitude of the electric field interacting with the excitons electric dipole, with nanosecond precision. Our approach relies on electronic waveforms corrected for the distorsions occurring at highest frequencies so that impedance matching is not necessary. Thus, we manipulate the confinement of cold gases without inducing sizeable perturbations down to sub-Kelvin bath temperatures.
Bose-Einstein condensate of exciton polaritons in a semiconductor microcavity is a macroscopically populated coherent quantum state subject to concurrent pumping and decay. Debates about the fundamental nature of the condensed phase in this open quantum system still persist. Here, we gain a new insight into the spontaneous condensation process by imaging long-lifetime exciton polaritons in a high-quality inorganic microcavity in the single-shot optical excitation regime, without averaging over multiple condensate realisations. In this highly non-stationary regime, a condensate is strongly infl…
Two-photon absorption (TPA) allows accessing dark states of matter otherwise inaccessible to light, which serve as important building blocks for quantum information processing. In a semiconductor microcavity, TPA driven condensation of strongly-coupled light-matter exciton-polaritons can enable new solid-state quantum simulations of dark state-condensate interactions, and was predicted to stimulate THz emission. Here, we report the first observation of two-photon pumped polariton condensation, demonstrated by angle-resolved photoluminescence in a GaAs-based microcavity. TPA is evidenced in the…
