We show experimentally and theoretically that an electrically biased $200\,μ$m multi-transverse mode Vertical-Cavity Surface-Emitting Laser can be passively mode-locked using optical feedback from a distant Resonant Saturable Absorber Mirror. This is achieved when one cavity is placed at the Fourier plane of the other. Such non conventional optical feedback leads to the formation of two tilted plane waves traveling in the external cavity with opposite transverse components and alternating in time at every round-trip. Each of these plane waves gives birth to a train of mode-locked pulses separated by twice the external cavity round-trip, while the two trains are time shifted by a round-trip. A large portion of the transverse section of the device contributes to mode-locked emission leading to pulses of approximately 1 W peak power and 10 ps width. We discuss how inhomogeneities in the transverse section of the saturable absorber select the emitted tilted waves, thus leading to tunable emission over 4 nm.
A microscopic study of mode-locked pulse generation is presented for vertical external-cavity surface-emitting lasers utilizing type-II quantum well configurations. The coupled Maxwell semiconductor Bloch equations are solved numerically where the type-II carrier replenishment is modeled via suitably chosen reservoirs. Conditions for stable mode-locked pulses are identified allowing for pulses in the \unit[100]{fs} range. Design strategies for type-II configurations are proposed that avoid potentially unstable pulse dynamics.
We report on phase-locking of two continuous wave infrared laser sources separated by 100 THz emitting around 1029 nm and 1544 nm respectively. Our approach uses three independent harmonic generation processes of the IR laser frequencies in periodically poled MgO: LiNbO3 crystals to generate second and third harmonic of that two IR sources. The beat note between the two independent green radiations generated around 515 nm is used to phase-lock one IR laser to the other, with tunable radio frequency offset. In this way, the whole setup operates as a mini frequency comb (MFC) emitting four inten…
We present a novel technique to phase-lock two lasers with controllable frequency difference. In our setup, one sideband of a current modulated Vertical-Cavity Surface-Emitting Laser (VCSEL) is phase locked to the master laser by injection seeding, while another sideband of the VCSEL is used to phase lock the slave laser. The slave laser is therefore locked in phase with the master laser, with a frequency difference tunable up to about 35 GHz. The sideband suppression rate of the slave laser is more than 30dB at 30 uW seed power. The heterodyne spectrum between master and slave has a linewidth…
Self-mode-locking has become an emerging path to the generation of ultrashort pulses with vertical-external-cavity surface-emitting lasers. In our work, a strong Kerr nonlinearity that is so far assumed to give rise to mode-locked operation is evidenced and a strong nonlinearity enhancement by the microcavity is revealed. We present wavelength-dependent measurements of the nonlinear absorption and nonlinear-refractive-index change in a gain chip using the Z-scan technique. We report negative nonlinear refraction up to 1.5E-11 cm2/W in magnitude in the (InGa)As/Ga(AsP) material system close to …
Temporal Localized States (TLSs) are individually addressable structures traveling in optical resonators. They can be used as bits of information and to generate frequency combs with tunable spectral density. We show that a pair of specially designed nonlinear mirrors, a 1/2 Vertical-Cavity Surface-Emitting Laser and a Semiconductor Saturable Absorber, coupled in self-imaging conditions, can lead to the generation of such TLSs. Our results indicate how a conventional passive mode- locking scheme can be adapted to provide a robust and simple system emitting TLSs and it paves the way towards the…
Stable ultrashort light pulses and frequency combs generated by mode-locked lasers have many important applications including high-resolution spectroscopy, fast chemical detection and identification, studies of ultrafast processes, and laser metrology. While compact mode-locked lasers emitting in the visible and near infrared range have revolutionized photonic technologies, the systems operating in the mid-infrared range where most gases have their strong absorption lines, are bulky and expensive and rely on nonlinear frequency down-conversion. Quantum cascade lasers are the most powerful and …
Networks of optically coupled semiconductor lasers are of high interest for fundamental investigations and for enabling numerous technological applications in material processing, lighting and information processing. Still, experimental realizations of large networks of such elements employing a scalable concepts have so far been been lacking. Here, we present a network 22 of the vertical-cavity surface-emitting lasers in a $5 \times 5$ square lattice array via. Crucially, the array allows individual control over each laser's pump current, which we leverage spectrally align the array. Leveragi…
A rate equation model describing the laser dynamics of general one or two dimensional vertical cavity surface emitting laser (vcsel) arrays is introduced. It is shown that the theory includes both the previous theory for edge emitting semiconductor laser arrays and the theory of polarization dynamics in single quantum well vcsels in a single unified description. The model is based on the physical assumption of separate carrier density pools individually coupled to different light field modes. These modes interact through the coherent light field dynamics derived from Maxwell's equations. The s…
Full phase control of THz emitting quantum cascade laser (QCL) combs has recently been demonstrated, opening new perspectives for even the most demanding applications. In this framework, simplifying the set-ups for control of these devices will help to accelerate their spreading in many fields. We report a new way to control the emission frequencies of a THz QCL comb by small optical frequency tuning (SOFT), using a very simple experimental setup, exploiting the incoherent emission of an ordinary white light emitting diode. The slightly perturbative regime accessible in these condition allows …
In this paper, we present an experimental study of the metrological stabilization of a solid-state frequency comb for embedded metrology applications. The comb is a passively mode-locked laser diode based on InGaAs/InP Quantum-dash structure emitting optical lines into a 9 nm bandwidth centered at 1.55 $μ$m with a repetition rate of 10.09 GHz. The frequency stabilization is achieved by optical injection locking of the comb with an external cavity laser diode referenced onto a metrological frequency standard. One observes the transfer of the spectral purity from the injection laser to the neigh…
Moving the fiber laser emission to the region below one micron may provide a cheaper, more compact and robust alternatives to the existing solid state lasers. Here, for the first time we report a neodymium mode-locked fiber laser emitting at 905 nm in the all-fiber polarization maintaining configuration. We obtain a self-starting pulse generation in nonlinear amplifying loop mirror (NALM) cavity configuration. To suppress a dominant emission at 1064 nm corresponding to a 4-level laser scheme, we use an active fiber - 920/1064 division multiplexer - active fiber sandwich-like sequence in the NA…
We investigate the spatial and spectral properties of broad-area vertical-cavity surface-emitting lasers (VCSEL) with frequency-selective feedback by a volume Bragg grating (VBG). We demonstrate wavelength locking similar to the case of edge-emitters but the spatial mode selection is different from the latter. On-axis spatial solitons obtained at threshold give way to off-axis extended lasing states beyond threshold. The investigations focus on a self-imaging external cavity. It is analyzed how deviations from the self-imaging condition affect the pattern formation and a certain robustness of …
We present homogeneous quantum cascade lasers (QCLs) emitting around 3 THz which display bandwidths up to 950 GHz with a single stable beatnote. Devices are spontaneously operating in a harmonic comb state, and when in a dense mode regime they can be injection locked at the cavity roundtrip frequency with very small RF powers down to -55 dBm. When operated in the electrically unstable region of negative differential resistance, the device displays ultra-broadband operation exceeding 1.83 THz ($Δf/f=50\%$) with high phase noise, exhibiting self-sustained, periodic voltage oscillations. The low …
The ability to generate phase-stabilised trains of ultrafast laser pulses by mode-locking underpins photonics research in fields such as precision metrology and spectroscopy. However, the complexity of conventional mode-locked laser systems, combined with the need for a mechanism to induce active or passive phase locking between resonator modes, has hindered their realisation at the nanoscale. Here, we demonstrate that GaAs-AlGaAs nanowire lasers are capable of emitting pairs of phase-locked picosecond laser pulses when subject to non-resonant pulsed optical excitation with a repetition freque…
The recent demonstration of a terahertz (THz) molecular gas laser pumped by a mid-infrared quantum cascade laser (QCL) has opened up new perspectives for this family of sources, traditionally relying on CO2-laser pumping. A so far open question concerning QCL-pumped THz molecular lasers (MLs) is related to their spectral purity. Indeed, assessing their frequency/phase noise is crucial for a number of applications potentially exploiting these sources as local oscillators. Here this question is addressed by reporting the measurement of the frequency noise power spectral density (PSD) of a THz ML…
Typically, strong gain saturation and gain dynamics play a crucial role in semiconductor laser mode-locking. While there have been several investigations of the ultrafast gain dynamics in vertical-external-cavity surface-emitting lasers (VECSELs), little is known about the associated refractive index changes. Yet, such refractive index changes do not only have a profound impact on the pulse formation process leading to self-phase modulation, which needs to be compensated by dispersion, but they are also of particular relevance for assessing the feasibility of Kerr-lens mode-locking of VECSELs.…
We demonstrate a coherent imaging system based on a terahertz (THz) frequency quantum cascade laser (QCL) phase-locked to a near-infrared fs-laser comb. The phase locking enables coherent electro-optic sampling of the continuous-wave radiation emitted by the QCL through the generation of a heterodyne beat-note signal. We use this beat-note signal to demonstrate raster scan coherent imaging using a QCL emitting at 2.5 THz. At this frequency the detection noise floor of our system is of 3 pW/Hz and the long-term phase stability is <3 degrees/h, limited by the mechanical stability of the apparatu…
It is shown that optical synthesis of terahertz and millimeter-wave frequencies can be achieved using two-mode and mode-locked discrete mode diode lasers. These edge-emitting devices incorporate a spatially varying refractive index profile which is designed according to the spectral output desired of the laser. We first demonstrate a device which supports two primary modes simultaneously with high spectral purity. In this case sinusoidal modulation of the optical intensity at terahertz frequencies can be obtained. Cross saturation of the material gain in quantum well lasers prevents simultaneo…
We report on the characterization of the timing stability of passively mode-locked discrete mode diode laser sources. These are edge-emitting devices with a spatially varying refractive index profile for spectral filtering. Two devices with a mode-locking frequency of 100 GHz are characterized. The first device is designed to support a comb of six modes and generates near Fourier limited 1.9 ps pulses. The second supports four primary modes resulting in a sinusoidal modulation of the optical intensity. Using a cross-correlation technique, we measured a 20 fs pulse to pulse timing jitter for th…
We report the unequivocal demonstration of mid-infrared mode-locked pulses from a semiconductor laser. The train of short pulses was generated by actively modulating the current and hence the optical gain in a small section of an edge-emitting quantum cascade laser (QCL). Pulses with pulse duration at full-width-at-half-maximum of about 3 ps and energy of 0.5 pJ were characterized using a second-order interferometric autocorrelation technique based on a nonlinear quantum well infrared photodetector. The mode-locking dynamics in the QCLs was modelled and simulated based on Maxwell-Bloch equatio…
We present an extended study concerning the dynamics of dense and harmonic coherent regimes in quantum cascade lasers (QCLs) in a Fabry--Perot (FP) configuration emitting in the terahertz (THz) spectral region. Firstly, we study the device in free running operation, reproducing the main features of the self-generated of optical frequency combs (OFCs) and harmonic frequency combs (HFCs) in this spectral range, commenting on the points of difference from the mid-infrared region, and finding excellent agreement with the most recent experimental evidences. Then, we analyze the THz-QCL dynamics und…
We show that the pumping current is a convenient parameter for manipulating the temporal Localized Structures (LSs), also called localized pulses, found in passively mode-locked Vertical-Cavity Surface-Emitting Lasers. While short electrical pulses can be used for writing and erasing individual LSs, we demonstrate that a current modulation introduces a temporally evolving parameter landscape allowing to control the position and the dynamics of LSs. We show that the localized pulses drifting speed in this landscape depends almost exclusively on the local parameter value instead of depending on …
We present a laser system with a linewidth and long-term frequency stability at the 50 kHz level. It is based on a Ti:Sapphire laser emitting radiation at 882 nm which is referenced to an atomic transition. For this, the length of an evacuated transfer cavity is stabilized to a reference laser at 780 nm locked to the $^{85}$Rb D$_2$-line via modulation transfer spectroscopy. Gapless frequency tuning of the spectroscopy laser is realized using the sideband locking technique to the transfer cavity. In this configuration, the linewidth of the spectroscopy laser is derived from the transfer cavity…
We present an all-solid-state laser source emitting up to 2.1 W of single-frequency light at 671 nm developed for laser cooling of lithium atoms. It is based on a diode-pumped, neodymium-doped orthovanadate (Nd:YVO$_4$) ring laser operating at 1342 nm. Optimization of the thermal management in the gain medium results in a maximum multi-frequency output power of 2.5 W at the fundamental wavelength. We develop a simple theory for the efficient implementation of intracavity second harmonic generation, and its application to our system allows us to obtain nonlinear conversion efficiencies of up to…
