A cavity-polariton, formed due to the strong coupling between exciton and cavity mode, is one of the most promising composite bosons for realizing macroscopic spontaneous coherence at high temperature. Up to date, most of polariton quantum degeneracy experiments were conducted in the complicated two-dimensional (2D) planar microcavities. The role of dimensionality in coherent quantum degeneracy of a composite bosonic system of exciton polaritons remains mysterious. Here we report the first experimental observation of a one-dimensional (1D) polariton condensate in a ZnO microwire at room temperature. The massive occupation of the polariton ground state above a distinct pump power threshold is clearly demonstrated by using the angular resolved spectroscopy under non-resonant excitation. The power threshold is one order of magnitude lower than that of Mott transition. Furthermore, a well-defined far field emission pattern from the polariton condensate mode is observed, manifesting the coherence build-up in the condensed polariton system.
The electric noise can be an important limitation for applications of conducting elements of size in the nanometer range. The intrinsic electrical noise of prospective materials for opto-spintronics applications like ZnO has not been characterized yet. In this study we have investigated the conductivity fluctuations in 10~nm thick current paths produced by proton implantation of ZnO microwires at room temperature. The voltage noise under a constant dc current bias in undoped as well as in Li-doped microwires is characterized by $1/f^a$ power spectra with $a \sim 1$. The noise intensity scales …
We report on the experimental investigation of the polarization-dependent energy splitting in the lower exciton-polariton branches of a 1D microcavity. The splitting observed for the lowest branch can reach up to 1 meV. It does not result from low temperature thermal constraints but from anisotropic mechanical internal strains induced by etching. Those strains remove the degeneracy both in the photonic ($δE_{\mathrm{ph}}$) and excitonic ($δE_{\mathrm{exc}}$) components of the polariton but also in the photon-exciton coupling ($δΩ$). Those three contributions are accurately infered from experim…
We demonstrate edge-emitting exciton-polariton (polariton) lasing from 5 to 300 K and amplification of non-radiative guided polariton modes within ZnO waveguides. The mode dispersion below and above the lasing threshold is directly measured using gratings present on top of the sample, fully demonstrating the polaritonic nature of the lasing modes. The threshold is found to be similar to that of radiative polarions in planar ZnO microcavities. These results open broad perspectives for guided polaritonics by allowing an easier and more straightforward implementation of polariton integrated circu…
Exciton-polariton solitons are strongly nonlinear quasiparticles composed of coupled exciton-photon states due to the interaction of light with matter. In semiconductor microcavity systems such as semiconductor micro and nanowires, polaritons are characterized by a negative mass which when combined with the repulsive nonlinear exciton-exciton interaction, leads to the generation of bright polariton solitons. In this work we investigate the dynamics of bright exciton-polariton solitons in a finite-size microcavity waveguide, for which radiative losses are assumed balanced by the external pumpin…
The formation and propagation of a polariton condensate under tightly focused excitation is investigated in a ZnO microcavity both experimentally and theoretically. 2D near-field and far-field images of the condensate are measured under quasi-continuous non-resonant excitation. The corresponding spatial profiles are compared to a model based on the Gross-Pitaevskii equation under cylindrical geometry. This work allows to connect the experiments performed with a small excitation laser spot and the previous kinetic models of condensation in a 2D infinite microcavity, and to determine the relevan…
We propose a scheme of an optical amplifier based on GaN and ZnO waveguides operating in the regime of strong coupling between photonic modes and excitonic resonances. Amplification of the guided exciton-polaritons is obtained by stimulated scattering from the excitonic reservoir, which is found to be fast enough compared with the large velocity of the guided polariton modes. We analyze the device parameters at different temperatures. We find that an 80 $μ$m-long amplifier can provide a gain of 10dB at room temperature, being supplied by 5 mA current in the $cw$ regime.
We report direct observation of the strong exciton-photon coupling in ZnO tapered whispering gallery (WG) microcavity at room temperature. By scanning excitations along the tapered arm of ZnO tetrapod using micro-photoluminescence spectrometer with different polarizations, we observed a transition from the pure WG optical modes in the weak interaction regime to the excitonic polariton in the strong coupling regime. The experimental observations are well described by using the plane wave model including excitonic polariton dispersion relation. This provides a direct mapping of the polariton dis…
A new platform for fabricating polariton lasers operating at room temperature is introduced: nitride-based distributed Bragg reflectors epitaxially grown on patterned silicon substrates. The patterning allows for an enhanced strain relaxation thereby enabling to stack a large number of crack-free AlN/AlGaN pairs and achieve cavity quality factors of several thousands with a large spatial homogeneity. GaN and ZnO active regions are epitaxially grown thereon and the cavities are completed with top dielectric Bragg reflectors. The two structures display strong-coupling and polariton lasing at roo…
We explore nonlinear transitions of polariton wavepackets, first, to a soliton and then to a standing wave polariton condensate in a multi-mode microwire system. At low polariton density we observe ballistic propagation of the multi-mode polariton wavepackets arising from the interference between different transverse modes. With increasing polariton density, the wavepackets transform into single mode bright solitons due to effects of both inter-modal and intra-modal polariton-polariton scattering. Further increase of the excitation density increases thermalisation speed leading to relaxation o…
Phonon damping is the main source of pure dephasing in the solid state, limiting many fundamental quantum effects to low temperature observations. Here we show how excitons in semiconductors can be totally decoupled from the phonon bath, even at room temperature, thanks to their strong interaction with photons. To do so, we investigated ZnO microwires, a new semiconductor nanostructure made of large band-gap material where the light can be trapped and guided into whispering gallery modes. In this system, the very large coupling regime between exciton and photon results in unusual exciton-polar…
A laser threshold is determined by the gain condition, which has been progressively reduced by the use of heterostructures and of quantum confinement. The polariton laser is the ultimate step of this evolution: coherent emission is obtained from the spontaneous decay of an exciton-polariton condensate, without the achievement of any gain condition. ZnO, with its unique excitonic properties, is the best choice for a blue/UV-emitting polariton laser device. We report on the fabrication of a new family of fully hybrid microcavities that combine the best-quality ZnO material available (bulk substr…
We study the kinetics of polariton condensation accounting for the condensation process as well as the energy relaxation of condensed polaritons due to their scattering with phonons and excitons. By assuming a Boltzmann kinetic description of the scattering process, we show that intra-condensate relaxation can be accounted for by an additional time-dependent term in the Gross-Pitaevskii equation. As an example, we apply the formalism to the experimental results recently obtained in polariton microwires [E. Wertz, et al., Nature Phys. 6, 860 (2010)]. In the presence of a local non-resonant opti…
We implement externally excited ZnO Mie resonators in a framework of a generalized Hubbard Hamiltonian to investigate the lifetimes of excitons and exciton-polaritons out of thermodynamical equilibrium. Our results are derived by a Floquet-Keldysh-Green's formalism with Dynamical Mean Field Theory (DMFT) and a second order iterative perturbation theory solver (IPT). We find that the Fano resonance which originates from coupling of the continuum of electronic density of states to the semiconductor Mie resonator yields polaritons with lifetimes between 0.6 ps and 1.45 ps. These results are compa…
We present indications, that the wave function-stiffness condition during energy-relaxation as observed in single-phase state quantum systems manifests also in a single particle ensemble. This is demonstrated for exciton-polaritons in the strong coupling regime in a ZnO-based microcavity at T = 10 K for non-resonant excitation. It is well known that the pump-induced spatially inhomogeneous background potential leads to nearly equally spaced energy levels in the k-space distribution for propagating polariton Bose-Einstein condensates. Surprisingly this particular pattern is also observable for …
We present a theoretical description of Bogolyubov-type excitations of exciton-polariton Bose-Einstein condensates (BECs) in semiconductor microcavities. For a typical two dimensional (2D) BEC we focus on two limiting cases, the weak- and strong-coupling regimes, where a perturbation theory and the Thomas-Fermi approximation, respectively, are valid. We calculate integrated scattering intensity spectra for probing the collective excitations of the condensate in both considered limits. Moreover, in relation to recent experiments on optical modulation allowing localization of condensates in a tr…
We report condensation of hexagonal whispering gallery modes (WGM) at room temperature in ZnO microwires that embody nearly perfect polygonal whispering gallery microresonators. The condensate regime is achieved in the UV spectral range only at energies below the first longitudinal optical (LO) phonon replica of the free ZnO A-exciton transition and at non-zero wave vectors. We demonstrate that the multimodality of the WGM system and the high population of free excitons and phonons with various momenta strongly enhance the probability of an interaction of quasiparticles of the cavity exciton-p…
We present a high quality two-dimensional cavity structure based on ZnO nanowires coated with concentrical Bragg reflectors. The spatial mode distribution leads to the simultaneous appearance of the weak and strong coupling regime even at room temperature. Photoluminescence measurements agree with FDTD simulations. Furthermore the ZnO core nanowires allow for the observation of middle polariton branches between the A- and B-exciton ground state resonances. Further, lasing emission up to room temperature is detected in excitation dependent photoluminescence measurements.
Whispering gallery modes in a microwire are characterized by a nearly equidistant energy spectrum. In the strong exciton-photon coupling regime, this system represents a bosonic cascade: a ladder of discrete energy levels that sustains stimulated transitions between neighboring steps. In this work, by using femtosecond angle-resolved spectroscopic imaging technique, the ultrafast dynamics of polaritons in a bosonic cascade based on a one-dimensional ZnO whispering gallery microcavity is explicitly visualized. Clear ladder-form build-up process from higher to lower energy branches of the polari…
We analyze theoretically the spin dynamics of exciton-polaritons and photons during their Bloch oscillations in a one-dimensional microwire. The wire geometry induces an energy splitting between the longitudinal and transverse electric polarized eigenmodes. We show analytically that a synchronized regime between the Bloch oscillations in space and the precession of the pseudospin can be achieved. This synchronization results in the formation of a THz alternating spin current which can be extracted out of the confinement region by the Landau-Zener tunneling towards the second allowed miniband. …
We present Floquet-Keldysh non-equilibrium dynamical mean field calculations (DMFT) with an iterative perturbative solver (IPT) for high pump-power induced Stark states yielding a closing gap within semiconductor bulk and nano-cavities. Our model predicts unusual broadening of bands in systems like ZnO random lasers. This can be explained as an exciton-polariton coupling within the single crystalline pillar meeting the Mie resonance condition. Extraordinary enhancement of the lifetime of electronic states within the gap can lead to stable lasing modes and gain narrowing.
We report on the influence of disorder on an exciton-polariton condensate in a ZnO based bulk planar microcavity and compare experimental results with a theoretical model for a non-equilibrium condensate. Experimentally, we detect intensity fluctuations within the far-field emission pattern even at high condensate densities which indicates a significant impact of disorder. We show that these effects rely on the driven dissipative nature of the condensate and argue that they can be accounted for by spatial phase inhomogeneities induced by disorder, which occur even for increasing condensate den…
